Abstract:Biological nervous systems evolved in nature have marvelous information processing capacities, which have great reference value for modern information technologies. To expand the function of electronic devices with applications in smart health monitoring and treatment, wearable energy-efficient computing, neuroprosthetics, etc., flexible artificial synapses for neuromorphic computing will play a crucial role. Here, carbon nanotube-based ferroelectric synaptic transistors are realized on ultrathin flexible substrates via a low-temperature approach not exceeding 90 degrees C to grow ferroelectric dielectrics in which the single-pulse, pairedpulse, and repetitive-pulse responses testify to well-mimicked plasticity in artificial synapses. The long-term potentiation and long-term depression processes in the device demonstrate a dynamic range as large as 2000x, and 360 distinguishable conductance states are achieved with a weight increase/decrease nonlinearity of no more than 1 by applying stepped identical pulses. The stability of the device is verified by the almost unchanged performance after the device is kept in ambient conditions without additional passivation for 240 days. An artificial neural network-based simulation is conducted to benchmark the hardware performance of the neuromorphic devices in which a pattern recognition accuracy of 95.24% is achieved.

Abstract:Inspired from powerful functionalities of human brain, artificial synapses are innovated continuously for the construction of brain-like neuromorphic electronics. The quest to rival the ultralow energy consumption of biological synapses has become highly compelling, but remains extremely difficult due to the lack of appropriate materials and device construction. In this study, organic single-crystalline nanoribbon active layer and elastic embedded photolithographic electrodes are first designed in synaptic transistors to reduce energy consumption of single device. The minimum energy consumption (0.29 fJ) of one synaptic event is far lower than that of biological synapse (10 fJ). Notably, sub-femtojoule-energy-consumption synaptic transistors can simulate various biological plastic behaviors even under different tensile and compressive strains, offering a new guidance for the construction of ultralow-energy-consuming neuromorphic electronic devices and the development of flexible artificial intelligence electronics in the future.

Abstract:Artificial synapses have shown great potential in the research of artificial intelligence and brain-like computing. Artificial synaptic devices based on vertical organic field-effect transistors (VOFETs) exhibit shorter carrier transmission distances and more stable source-drain currents than conventional planar organic transistors due to their smaller channel lengths. By taking advantage of the vertical structure, low working voltage can be achieved. Here, vertical synaptic devices with working voltage as low as 10 mu V and ultra-low power consumption (approximate to 1.3 fJ per spike) are proposed. VOFET-based artificial photonic synaptic devices can successfully simulate typical synaptic behavior, including excitatory post-synaptic current, short-term plasticity, and long-term plasticity. Furthermore, VOFET arrays are demonstrated to enable image contrast enhancement function. This work provides a new approach for the realization of artificial synapses through a simple manufacturing process.

Abstract:We report on an artificial synapse, an organic synapse-transistor (synapstor) working at 1 volt and with a typical response time in the range 100-200 ms. This device (also called NOMFET, Nanoparticle Organic Memory Field Effect Transistor) combines a memory and a transistor effect in a single device. We demonstrate that short-term plasticity (STP), a typical synaptic behavior, is observed when stimulating the device with input spikes of 1 volt. Both significant facilitating and depressing behaviors of this artificial synapse are observed with a relative amplitude of about 50% and a dynamic response < 200 ms. From a series of in-situ experiments, i.e. measuring the current-voltage characteristic curves in-situ and in real time, during the growth of the pentacene over a network of gold nanoparticles, we elucidate these results by analyzing the relationship between the organic film morphology and the transport properties. This synapstor works at a low energy of about 2 nJ/spike. We discuss the implications of these results for the development of neuro-inspired computing architectures and interfacing with biological neurons.

Abstract:Artificial synaptic devices have potential for overcoming the bottleneck of von Neumann architecture and building artificial brain-like computers. Up to now, developing synaptic devices by utilizing biocompatible and biodegradable materials in electronic devices has been an interesting research direction due to the requirements of sustainable development. Here, a degradable photonic synaptic device is reported by combining biomaterials chlorophyll-a and single-walled carbon nanotubes (SWCNTs). Several basic synaptic functions, including excitatory postsynaptic current (EPSC), paired pulse facilitation (PPF), transition from short-term memory (STM) to long-term memory (LTM), and learning and forgetting behaviors, are successfully emulated through the chlorophyll-a/SWCNTs synaptic device. Furthermore, decent synaptic behaviors can still be achieved at a low drain voltage of -0.0001 V, which results in quite low energy consumption of 17.5 fJ per pulse. Finally, the degradability of this chlorophyll-a/SWCNTs transistor array is demonstrated, indicating that the device can be environmentally friendly. This work provides a new guide to the development of next-generation green and degradable neuromorphic computing electronics.

Abstract:Organic small molecule memristors show great potential in the application of low-energy neuromorphic computing such as artificial synapses. In this study, based on the small molecule 1,2-diphenylacetylene (DPA), various biological synaptic functions have been imitated with subfemtojoule energy consumption (∼1.2 fJ), multilevel conductance states and highly linear conductance updates. Based on spike-rate-dependent plasticity (SRDP) and Bienenstock–Cooper–Munro (BCM) learning rules, the image edge detection has been simulated, which is helpful for real-time image processing. An accuracy rate of 94.7% is obtained when performing the classification task on the fashion-MNIST dataset, demonstrating high accuracy and low-energy consumption in brain-like pattern recognition for neuromorphic computing.

Abstract:The first digitally aligned indium zinc oxide (IZO) nanowire-based synaptic transistor is fabricated.Essential functions of a biological synapse are successfully emulated using the electronic device.The electronic device achieves extremely low power consumption even down to 78.75 fJ per synaptic event, which is the lowest among inorganic nanowire-based artificial synapses.Emulating neural activities at individual synapse level has recently attracted tremendous attention. Here, we demonstrate design and fabrication of the first digitally aligned nanowire (NW)-based three-terminal synaptic transistor. The highly-aligned and individually-position-controlled long continuous indium zinc oxide (IZO) NW arrays were directly printed on a large area with low cost using a special electrohydrodynamic nanowire printing (e-NWP) process. The NWs printed by e-NWP with a diameter of 250 nm emulated the structure of nerve fibers. The device emulates plasticity of biological synapses and showed remarkable advantages in energy consumption compared with previous reports. Unique band-edge modulation along the NW axial direction underlies makes excellent electrical properties of the device. This approach paves the way to easy fabrication of printed-NW-based artificial neural networks.Highly aligned indium zinc oxide (IZO) nanowire (NW)-based three-terminal synaptic transistors are fabricated. Abstract:Artificial synapses, with synaptic plasticity, are the key components of constructing the neuromorphic computing system and mimicking the bio-synaptic function. Traditional synaptic devices are based on silicon and inorganic materials, while organic electronics can open up new opportunities for flexible devices. Here, a flexible artificial synaptic device with an organic functional layer was proposed. The organic device showed good switching behaviors such as ON/OFF ratio over 100 at low operation voltages. The set and reset voltages were lower than 0.5 V and −0.25 V, respectively. The long-term plasticity, spike-timing-dependent plasticity learning rules (STDP), and forgetting function were emulated using the device. The retention times of the excitatory and inhibitory post-synaptic currents were both longer than 60 s. The long-term plasticity was repeatable without noticeable degradation after the application of five voltage pulse cycles to the top electrode. These results indicate that our organic flexible device has the potential to be applied in bio-inspired neuromorphic systems.

Abstract:Multisensory artificial synapses based on electrolyte‐gated vertical organic field‐effect transistors are first developed. The artificial synapse can emulate human multiple perceptions, such as image learning and memorizing, sound localization, and taste detection. The minimum energy consumption (Ec) of one synaptic event is 0.06 fJ, which is significantly lower than that of biological synapses (1–10 fJ).Bioinspired electronics have shown great potential in the field of artificial intelligence and brain‐like science. Low energy consumption and multifunction are key factors for its application. Here, multisensory artificial synapse and neural networks based on electrolyte‐gated vertical organic field‐effect transistors (VOFETs) are first developed. The channel length of the organic transistor is scaled down to 30 nm through cross‐linking strategy. Owing to the short channel length and extremely large capacitance of the electric double layer formed at the electrolyte–channel interface, the minimum power consumption of one synaptic event is 0.06 fJ, which is significantly lower than that required by biological synapses (1–10 fJ). Moreover, the artificial synapse can be trained to learn and memory images in a 5 × 5 synapse array and emulate the human brain's spatiotemporal information processing and sound azimuth detection. Finally, the artificial tongue is designed using the synaptic transistor that can discriminate acidity. Overall, this study provides new insights into realizing energy‐efficient artificial synapses and mimicking biological sensory systems.

Ultralow Power Wearable Organic Ferroelectric Device for Optoelectronic Neuromorphic Computing.

Abstract:In order to imitate brain-inspired biological information processing systems, various neuromorphic computing devices have been proposed, most of which were prepared on rigid substrates and have energy consumption levels several orders of magnitude higher than those of biological synapses (∼10 fJ per spike). Herein, a new type of wearable organic ferroelectric artificial synapse is proposed, which has two modulation modes (optical and electrical modulation). Because of the high photosensitivity of organic semiconductors and the ultrafast polarization switching of ferroelectric materials, the synaptic device has an ultrafast operation speed of 30 ns and an ultralow power consumption of 0.0675 aJ per synaptic event. Under combined photoelectric modulation, the artificial synapse realizes associative learning. The proposed artificial synapse with ultralow power consumption demonstrates good synaptic plasticity under different bending strains. This provides new avenues for the construction of ultralow power artificial intelligence system and the development of future wearable devices.

Abstract:The human brain, with high energy-efficient and parallel processing ability, inspires to mitigate power issues perplexing von Neumann architecture. As one of the essential components constructing the human brain, the emulation of biological synapses exploiting electronic devices consuming power at a biological level lays the foundation for the implementation of energy-efficient neuromorphic computing. Besides, signal matching between biologically-related stimuli and the driving voltage of artificial synapses helps to realize intelligent neuromorphic interfaces and sustainable energy. Here, ultra-sensitive artificial synapse stimulated at 1 mV with energy consumption of 132 attojoule/synaptic event is demonstrated. Biological signal matching and low power application are realized simultaneously based on sodium acetate (NaAc) doped polyvinyl alcohol (PVA) electrolyte. The biphasic current, which comprises the electrical- and ion-mediation current component, contributes to enrich synaptic functions compared to monophasic synaptic behavior. Moreover, freestanding NaAc-doped PVA membrane functions as both dielectric layer and mechanical support and facilitates to achieve flexible, transferable artificial synapse, which maintains functional stability at an ultralow voltage and power even after bending tests. Thus, encompassing superior sensitivity, low energy, and multiple functionalities with flexible, self-supported, biocompatible property, takes a step to construct energetically-efficient, complex neuromorphic systems for wearable, implantable medicines as well as smart bio-electronic interfaces.

Abstract:Artificial synaptic devices hold great potential in building neuromorphic computers. Due to the unique morphological features, two-dimensional organic semiconductors at the monolayer limit show interesting properties when acting as the active layers for organic field-effect transistors. Here, organic synaptic transistors are prepared with 1,4-bis ((5′-hexyl-2,2′-bithiophen-5-yl) ethyl) benzene (HTEB) monolayer molecular crystals. Functions similar to biological synapses, including excitatory postsynaptic current (EPSC), pair-pulse facilitation, and short/long-term memory, have been realized. The synaptic device achieves the minimum power consumption of 4.29 fJ at low drain voltage of −0.01 V. Moreover, the HTEB synaptic device exhibits excellent long-term memory with 109 s EPSC estimated retention time. Brain-like functions such as dynamic learning-forgetting process and visual noise reduction are demonstrated by nine devices. The unique morphological features of the monolayer molecular semiconductors help to reveal the device working mechanism, and the synaptic behaviors of the devices can be attributed to oxygen induced energy level. This work shows the potential of artificial neuroelectronic devices based on organic monolayer molecular crystals.

Abstract:Artificial synaptic devices are the hardware basis of highly efficient neuromorphic networks with low energy consumption. Great challenges still remain in this research field, like improving the response speed, reducing the energy consumption, and exploring new materials and working principles. In this work, we synthesize a new terthiophene monomer functionalized with a conjugated acrylic acid group (MTAA). The electropolymerization of MTAA results in the formation of a three-dimensional network of conducting polymer nanowires (PMTAA). Based on this nanowire network, a two-terminal artificial synaptic device with multilevel conductance states is fabricated. The device is successfully used to emulate important biological synaptic functions, including paired-pulse facilitation (PPF), spike rate-dependent plasticity (SRDP) and spike timing-dependent plasticity (STDP). The carboxyl groups in the polymer provide a possible way to fast neutralize the positively charged polymer backbone during the oxidation process, which results in the fast response of the device to electrical pulses with an ultralow energy consumption of 6.9 fJ per synaptic event.

Abstract:The development of neuromorphic systems that emulate the brain's capabilities of learning, memory and pattern recognition has garnered significant interest in recent years. Developing artificial flexible synapses with low power consumption and high-density integration is crucial to realize high-efficiency neuromorphic sensory systems. Organic synaptic devices have emerged as promising candidates for artificial brain systems due to their simple structures, low fabrication costs, and minimal energy consumption compared to traditional Von Neumann architectures. Recent research studies have concentrated on adding organic synapses to brain-like systems to mimic the functioning of biomimetic sensory and motor nervous systems. Light, pressure, and other stimulus-triggered-organic synapses have been integrated with external sensors to mimic somatosensory, visual, auditory, gustatory and olfactory neural pathways, and have even formed sensory nervous systems. In this review, we summarize the recent progress of organic artificial synapses and biomimetic sensory neural systems. Furthermore, the current challenges and development prospects in biomimetic sensory neural systems were also outlined.

Organic Optoelectronic Synaptic Devices for Energy-Efficient Neuromorphic Computing

Abstract:Organic materials with good biocompatibility and mechanical flexibility have great application potential in photonic neuromorphic computing. Here, the organic optoelectronic synapse for neuromorphic computing is fabricated on a flexible substrate. The excellent ferroelectricity of poly(vinylidene fluoride-trifluoroethylene) P(VDF-TrFE) endows the device with a memory window larger than 18 V and stable conductance modulation. The excellent photosensitive properties of 2,7-dioctyl[1] benzothieno[3,2-b][1]benzothiophene (C8-BTBT) enable the device to operate at an extremely low voltage of 0.25uV and achieve an ultralow energy consumption of 0.35fJ per event. In addition, under photoelectric dual modulation, the proposed synaptic devices can realize the simulation of biological synaptic behaviors, such as excitatory post-synaptic current (EPSC), long-term potentiation /depression (LTP/LTD). The neuromorphic computing function was verified using pattern recognition, with a recognition rate of up to 90.6% for handwritten digits. This research provides an effective way for the development of multifunctional artificial synaptic devices and artificial neural network systems.
A Robust Artificial Synapse Based on Organic Ferroelectric Polymer

Abstract:Memristors with history-dependent resistance are considered as artificial synapses and have potential in mimicking the massive parallelism and low-power operation existing in the human brain. However, the state-of-the-art memristors still suffer from excessive write noise, abrupt resistance variation, inherent stochasticity, poor endurance behavior, and costly energy consumption, which impedes massive neural architecture. A robust and low-energy consumption organic three-terminal memristor based on ferroelectric polymer gate insulator is demonstrated here. The conductance of this memristor can be precisely manipulated to vary between more than 1000 intermediate states with the highest OFF/ON ratio of approximate to 10(4). The quasicontinuous resistive switching in the MoS2 channel results from the ferroelectric domain dynamics as confirmed unambiguously by the in situ real-time correlation between dynamic resistive switching and polarization change. Typical synaptic plasticity such as long-term potentiation and depression (LTP/D) and spike-timing dependent plasticity (STDP) are successfully simulated. In addition, the device is expected to experience 1 x 10(9) synaptic spikes with an ultralow energy consumption for each synaptic operation (less than 1 fJ, compatible with a bio-synaptic event), which highlights its immense potential for the massive neural architecture in bioinspired networks.

Abstract:Low energy consumption per synaptic event is important for artificial synapses in applications of highly integrated and large-scale neuromorphic computing systems. Reducing the channel length of a synaptic transistor is an effective method to achieve this goal because such devices can work under low operating voltage and current. In this Letter, we use femtosecond laser ablation to fabricate a microscale slit in an Ag film as the channel of an organic synaptic transistor to obtain low energy consumption. The length of the shortest channel is only 1.6 μm. As a result, the device could be driven by a 50 μV drain bias voltage while output 855 pA excitatory postsynaptic current under a gate spike of 50 mV and 30 ms. The calculated energy consumption per synaptic event is 1.28 fJ, which is comparable to that of a biological synapse (1–10 fJ per synaptic event). Femtosecond laser ablation has been demonstrated a rapid and effective process for the fabrication of microscale channel with high resolution for synaptic transistor, showing large potential for the development of neuromorphic electronics.

Abstract:Neuromorphic devices with ultra-low energy consumption are highly desired for artificial intelligence and brain-like computing. Here, artificial optoelectronic synaptic devices based on vertical organic field-effect transistors (VOFETs) are fabricated, in which the composite film of the poly[2,5-(2-octyldodecyl)-3,6-diketopyrrolopyrrole-alt-5,5-(2,5-di(thien-2-yl) thieno [3,2-b]thiophene)] and polystyrene-block-poly(ethylene-ran-butylene)-block-polystyrene (SEBS) is utilized as the active layer. SEBS is employed to reduce the possibility of source-drain short-circuiting during the device fabrication. Due to the VOFET structure, the device can work at low voltages because of the shorter charge carrier transport distance. Typical biological synaptic performances including excitatory postsynaptic current, short/long-term plasticity, and “learning experience” can be mimicked by the VOFET-based optoelectronic synaptic devices. Importantly, most synaptic functions can be achieved at a low voltage of -0.01 V, and the device still exhibits an obvious response even at an operating voltage of -0.001 V, achieving an ultra-low power consumption of ~ 0.12 fJ, which is among the best reported transistor-based synaptic devices. This work offers a new approach to fabricating neuromorphic electronic devices with ultra-low electric power consumption.Graphical AbstractThe vertical field-effect transistor was utilized to fabricate the optoelectronic synapse, achieving a low power consumption of ~ 0.12 fJ.
