Abstract:We have observed by off-resonance Raman scattering confined longitudinal optical phonon modes in the ZnSe layer of a ZnSe-ZnTe strained-layer superlattice which has a lattice mismatch as large as 7.3% at room temperature. We have calculated the red shifts of phonon frequencies due to confinement and the shifts induced by the elastic strains, which are much larger than the red shifts due to confinement. The red shifts induced by tensile strain in the ZnSe layer and the blue shifts induced by compressive strain in the ZnTe layer caused some confined LO modes in two individual layers overlap. Therefore, the folded LO mode has been observed in the ZnSe-ZnTe strained-layer superlattice.

Abstract:We have observed, for the first time, the confined LO(m) phonon modes in the ZnSe layer of the ZnSe-ZnTe strained-layer superlattice (SLS) and the folded longitudinal acoustic (LA) phonon modes in the ZnS-ZnSe SLS by off-resonance Raman scattering at room temperature. The relation between LO mode shifts and the superlattice structure parameters has been determined for the ZnSe-ZnTe SLS. We conclude that the critical thickness for the ZnSe-ZnTe SLS is about 40 angstrom. We have calculated the red shifts of LO phonon frequencies due to confinement and the shifts induced by the elastic strains, which are much larger than the red shifts due to confinement. The blue shifts induced by tensile strain in the ZnSe layer and the red shifts induced by compressive strain in the ZnTe layer made the confined LO modes in two individual layers overlap. Therefore, the folded LO mode had been observed in the ZnSe-ZnTe SLS. We have also studied the transverse optical (TO) phonon modes in the two SLS systems by means of far-infrared reflectivity spectra. ZnSe layers are under different stress in the two SLS systems.

Abstract:The Raman spectra of the II-VI wide band-gap compound ZnSe-ZnTe semiconductor strained-layer superlattices have been studied. The relations between the Raman shifts of the longitudinal optical phonon modes and the superlattice-structure parameters have been determined. When the layer thickness exceeds 40 angstrom, the change of the LO phonon-mode frequency shifts with the layer thickness is minimal, whereas when the layer thickness is smaller than 40 angstrom, great shifts have been observed. We estimate that the critical thickness of ZnSe-ZnTe SLS is about 40 angstrom. We have also found that the shifts induced by strain are much larger than the red shifts due to confinement.

Abstract:The frequency and intensity of direct acoustic modes (Brillouin lines) and folded acoustic modes are investigated in superlattices of period ≅ 500 Å as a function of the scattering wave vector. Both LA and TA polarizations are observed. The existence of folded acoustic modes at frequency lower than the Brillouin line is pointed out for scattering wave vectors larger than the first Brillouin-zone edge. We also emphasize the “anomalous” intensity behaviour of the different modes which is explained by an improved theory which takes into account the modulation of the acoustical and optical layer properties in the superlattice.

Abstract:In this paper, we report the systematic results of folded LA phonon modes in the a-Si: H/a-SiN:H and a-Si: H/a-SiC:H periodic superlattices. We use the elastic continuum model to obtain the theoretical results, which are in good agreement with the experimental values. Finally, the problem of the existence of frequency-gap at the center of the Brillouin zone is briefly discussed.

Abstract:We have observed an interface vibrational mode in CdSe/ZnTe superlattices (SL's) by Raman scattering. The frequency of this interface mode lies above the optical-phonon bands of bulk CdSe and ZnTe compounds, and the ion displacements in the mode are sharply localized at the Zn-Se interfaces of the SL's. When the force constants of all four kinds of bonds in the SL's are taken to have the same values as in the corresponding bulk compounds, the frequency of this interface mode, 222 ${\mathrm{cm}}^{\mathrm{\ensuremath{-}}1}$, calculated using the linear-chain model is consistent with the experimental results, 222 ${\mathrm{cm}}^{\mathrm{\ensuremath{-}}1}$. Both the smaller masses and the larger force constants of the interface bonds in the SL's rather than the mass effect alone, suggested previously, favor the appearance of the interface modes.

Abstract:Acoustic and acousto-optic properties are investigated in GaAs-AlAs superlattices of period D ranging between 40 and 500 A\r{}. An experimental setup where a Fabry-Perot interferometer is used in tandem with the Raman spectrometer allowed frequency-shift measurements as low as 1 ${\mathrm{cm}}^{\mathrm{\ensuremath{-}}1}$. The dispersion branches of (direct) LA and TA, as well as folded-LA and -TA, modes are obtained for excitation wave vectors q less than the limit \ensuremath{\pi}/D of the first Brillouin zone, and in the range \ensuremath{\pi}/D to 2\ensuremath{\pi}/D (second Brillouin zone). The intensities of all these modes are very sensitive to the reduced excitation wave vector Q=qD/\ensuremath{\pi}. Many striking effects are pointed out for the first time: The existence of folded acoustic branches which are observed at frequencies below the direct acoustic branch for Q>1, and the ``anomalous'' intensity behavior, certain modes becoming even more intense than the Brillouin line for Q approaching the Brillouin-zone limit Q=1. Determination of the relative value p of the Pockels photoelastic coefficient ${p}_{13}$ in AlAs with respect to GaAs is also reported. p is observed to undergo a noticeable variation versus the photon energy between 6764 and 4579 A\r{}.

Abstract:Far-infrared reflectivity spectra have been measured for the first time on ZnSe-ZnTe strained-layer superlattioes grown by molecular beam epitaxy. The spectra at 300 K display the ZnSe and ZnTe transverse optical phonon modes. The reflectivity spectrum can be explained by the long wavelength superlattioe dielectric theory and the reflection theory of multiple absorbing layers. Fitting the experimental data with the computer calculated curve, the transverse optical phonon frequences, mode damping cons bants, mode oscillator strengths and high frequency dielectric constrant have been determinded.

Abstract:Porous silicon superlattice was fabricated and its Raman spectra were examined. The clear zone-folded doublets from longitudinal acoustic phonons were obtained up to fourth order. A similar phenomenon was not observed in ordinary porous silicon. Using the elastic continuum model, we calculated the frequencies of these folded doublets and the obtained results were in excellent agreement with the experimental ones.

Abstract:We present low-frequency Raman scattering measurements on self-assembled Ge/Si quantum dot superlattice samples grown by molecular beam epitaxy. The samples had different growth parameters, such as the number of periods, nominal thicknesses of Ge layers, and growth temperatures. Raman scattering peaks were observed in the low-frequency region (<30cm(-1)), which were attributed to the folded acoustic phonon modes related to the periodicity of the Ge/Si quantum dot superlattices. We applied Rytov's model to calculate the frequencies of the folded acoustic phonons in the Ge/Si quantum dot superlattices. The calculated frequencies were in good accordance with the experimental results among most of the samples. It was observed from the experiments that the Raman peak intensities decreased with the increased order of the folded acoustic phonons. Raman peak intensities from different order folded acoustic phonons were explained by photoelastic effect theory. It was also found that the intensities of Raman peaks were related to the Ge layer thickness and the periods of the Ge/Si quantum dot superlattices: the thinner the Ge layer thickness, the lower the intensity; the smaller the periods, the lower the intensity of the Raman peaks.

Abstract:The optical and spectroscopy properties of Il-VI wide gap semiconductor SLSs have been studied. We report the first observation of the pulse compression in ZnS-ZnSe MQW and the folded LA phonon modes in ZnS-ZnSe SLS;The confined LOn phonon modes in ZnSe-ZnTe SLS are observed and the critical thickness of ZnSe-ZnTe SLS are determined,for the first time, by Raman scattering.

Abstract:In terms of photoelastic mechanism we have investigated the Raman scattering intensities of the folded longitudinal acoustic (FLA) phonons in GexSi1-x/Si superlattices (SLs), taking into account the differences between the acoustic and photoelastic parameters of the two constituents in the SLs. The relative intensities calculated for the FLA phonons are in excellent agreement with the experimental results at the frequencies up to about 50 cm-1. The broadening of the linewidth arising from the so called strong acoustic attenuation, which was reported previously located around the frequency 15 cm-1 in GexSi1-x/Si SLs (x ≈ 0.5), has not been observed in this work.

Abstract:Carbon-based novel low-dimensional XC/YC (with X, Y ≡ Si, Ge, and Sn) heterostructures have recently gained considerable scientific and technological interest in the design of electronic devices for energy transport use in extreme environments. Despite many efforts made to understand the structural, electronic, and vibrational properties of XC and XxY1−xC alloys, no measurements exist for identifying the phonon characteristics of superlattices (SLs) by employing either an infrared and/or Raman scattering spectroscopy. In this work, we report the results of a systematic study to investigate the lattice dynamics of the ideal / as well as graded SLs by meticulously including the interfacial layer thickness (≡1–3 monolayers). While the folded acoustic phonons (FAPs) are calculated using a Rytov model, the confined optical modes (COMs) and FAPs are described by adopting a modified linear-chain model. Although the simulations of low-energy dispersions for the FAPs indicated no significant changes by increasing , the results revealed, however, considerable "downward" shifts of high frequency COMs and "upward" shifts for the low energy optical modes. In the framework of a bond polarizability model, the calculated results of Raman scattering spectra for graded SLs are presented as a function of Special attention is paid to those modes in the middle of the frequency region, which offer strong contributions for enhancing the Raman intensity profiles. These simulated changes are linked to the localization of atomic displacements constrained either by the XC/YC or YC/XC unabrupt interfaces. We strongly feel that this study will encourage spectroscopists to perform Raman scattering measurements to check our theoretical conjectures.

Abstract:We report in this letter the observation of folded acoustic phonons in hydrogenated nanocrystalline silicon/amorphous silicon multilayers with visible emission, which are prepared in a plasma enhanced chemical vapor deposition system. In the low-frequency range of 10–100 cm−1, the obtained Raman spectra clearly show some folded doublets from longitudinal acoustic phonons. Using the elastic continuum model, we calculated their frequencies and the obtained results were in agreement with the experimental ones. In addition, some broad folded doublets and additional peaks were clearly observed in the sample with thin nancorystalline sublayers. We attributed them to the mixing of longitudinal and transverse acoustic phonons due to the layered structure. A confined acoustic mode was also proposed to be responsible for the strongly folded longitudinal acoustic phonon peak at 61 cm−1.

Abstract:PbSe films with different thickness were grown on lattice-mismatched BaF2 substrate using molecular beam epitaxv.Raman spectrum measurements of PbSe films observed that Pbse samples exhibited Raman active vibrational modes：the first.order 10ngitudinal optical phonons at the r.point of the Brillouin zone (LO) at 136～143cm-1，the mixed modes of firstorder longitudinal and traverse optical phonons (LO-TO) at 83～88cm-1，and the overtone of L0 at 268～280cm-1. With the change of film thickness.the LO phonon frequency of PbSe shifts obviously，as film thickness decreases the frequency increases linearly. This is attributed to the mismatched strain between epitaxial film and substrate, which leads to stress on the PbSe material. To understand the underlying mechanism of the Raman activeness，we also studied PbSe bulk single crystal and find it is Raman active as well.

Abstract:Coherent longitudinal acoustic phonon is generated and detected in multilayer Molybdenum Disulphide (MoS2) with number of layers ranging from 10 to over 1300 by femtosecond laser pulse. For thin MoS2, the excited phonon frequency exhibits a standing wave nature and shows linear dependence on the sample thickness. The frequency varies from 40 GHz to 0.2 THz (10 layers), which promises possible application in THz frequency mechanical resonators. This linear thickness dependence gradually disappears in thicker samples above about 150 layers, and the oscillation period shows linear dependence on the probe wavelength. From both the oscillation period of the coherent phonon and the delay time of acoustic echo, we can deduce a consistent sound velocity of 7.11*10(3) m/s in MoS2. The generation mechanisms of the coherent acoustic phonon are also discussed through pump power dependent measurement.

Abstract:Raman spectra of two series of InAs/AlAs short-period superlattices were measured at room temperature to investigate the impact of strain on the phonon modes taking into consideration the confinement effect and interface mode. The evolution of strain in the InAs layer and the AlAs layer was studied in (InAs) 2 /(AlAs) 2 superlattices grown at various temperatures (400–550 °C). While the strain existed in the AlAs layer remained almost constant, the strain in the InAs layer varied significantly as the growth temperature increased from 500 to 550 °C. The confinement effect on the optical phonons was analyzed based on results from (InAs) n /(AlAs) n grown at 450 °C (n = 2, 3, 4, and 5). Additionally, the confinement effect was found to be stronger in shorter periods with higher interface quality. The interface phonon modes were resolved between the longitudinal optical and transverse optical phonon modes, which assist in the rough estimation of the thickness of the layers. The disorder-activated acoustic phonon modes at the low-frequency side were also addressed.

Abstract:We report a comprehensive study of lattice dynamics of the Dirac node-line semimetal ZrSiS single crystal by Raman spectroscopy and first-principles calculations. The weak covalent bonding between ZrSiS layers is confirmed by the absence of low-frequency shear or breathing Raman modes down to 15 cm(-1). All six Raman-active optical phonons are identified at 300 K, whose energies and symmetries match our phonon-dispersion calculations and polarized Raman measurements. The thermodynamic stability is verified from 77 to 300 K, and, with increasing temperature, sizable softening of Raman modes is observed with broadened profiles. The first-order temperature coefficients are found to be linearly dependent on temperature. Furthermore, using multiple excitation laser wavelengths of 488, 514.5, 568, 647, and 785 nm, we find that three out-of-plane Raman modes are all nondispersive, and their normalized intensity resonances at different laser energies can be attributed to the different interband transitions. Our work provides detailed information of ZrSiS lattice vibrations, as well as the coupling between ZrSiS lattice vibrations and its electronic states.

Abstract:ZnTe/Zn1-xMnxTe superlattices were grown on GaAs (001) substrates by molecular beam epitaxy. The multi-phonon processes including overtones and combinations of optical phonons have been studied by near resonant Raman scattering in the temperature range 13 K to 300 K. The strain arising from lattice mismatch gives rise to a shift in the optical-phonon frequencies. A two-phonon interface mode of superlattice has been observed and identified for the first time. Strain-induced red shifts of exciton energies related to transitions from the conduction subband to the light-hole and heavy-hole subband have been found by photoreflectance measurements. Experimental results agree well with the calculated strain-induced shift in superlattices.
