Abstract:By using direct growth, we create a rotationally aligned MoS2/WSe2 hetero-bilayer as a designer van der Waals heterostructure. With rotational alignment, the lattice mismatch leads to a periodic variation of atomic registry between individual van der Waals layers, exhibiting a Moiré pattern with a well-defined periodicity. By combining scanning tunneling microscopy/spectroscopy, transmission electron microscopy, and first-principles calculations, we investigate interlayer coupling as a function of atomic registry. We quantitatively determine the influence of interlayer coupling on the electronic structure of the hetero-bilayer at different critical points. We show that the direct gap semiconductor concept is retained in the bilayer although the valence and conduction band edges are located at different layers. We further show that the local bandgap is periodically modulated in the X-Y direction with an amplitude of ~0.15 eV, leading to the formation of a two-dimensional electronic superlattice.

Abstract:In recent years, heterostructures formed in transition metal dichalcogenides (TMDs) have attracted significant attention due to their unique physical properties beyond the individual components. Atomically thin TMD heterostructures, such as MoS2‐WS2, MoS2‐MoSe2, MoS2‐WSe2, and WSe2‐WS2, are synthesized so far via chemical vapor deposition (CVD) method. Engineering the morphology of domains including size and shape, however, still remains challenging. Here, a one‐step CVD strategy on the morphology engineering of MoS2 and WS2 domains within the monolayer MoS2‐WS2 lateral heterostructures through controlling the weight ratio of precursors, MoO3 and WO3, as well as tuning the reaction temperature is reported. Not only can the size ratio in terms of area between WS2 and MoS2 domains be easily controlled from less than 1 to more than 20, but also the overall heterostructure size can be tuned from several to hundreds of micrometers. Intriguingly, the quantum well structure, a WS2 stripe embedded in the MoS2 matrix, is also observed in the as‐synthesized heterostructures, offering opportunities to study quantum confinement effects and quantum well applications. This approach paves the way for the large‐scale fabrication of MoS2‐WS2 lateral heterostructures with controllable domain morphology, and shall be readily extended to morphology engineering of other TMD heterostructures.
Magnetism and Metallicity in Moiré Transition Metal Dichalcogenides

Abstract:The ability to control the properties of twisted bilayer transition metal dichalcogenides in situ makes them an ideal platform for investigating the interplay of strong correlations and geometric frustration. Of particular interest are the low energy scales, which make it possible to experimentally access both temperature and magnetic fields that are of the order of the bandwidth or the correlation scale. In this manuscript we analyze the moiré Hubbard model, believed to describe the low energy physics of an important subclass of the twisted bilayer compounds. We establish its magnetic and the metal-insulator phase diagram for the full range of magnetic fields up to the fully spin polarized state. We find a rich phase diagram including fully and partially polarized insulating and metallic phases of which we determine the interplay of magnetic order, Zeeman-field, and metallicity, and make connection to recent experiments.

Abstract:Artificially twisted heterostructures of semiconducting transition metal dichalcogenides (TMDs) offer unprecedented control over their electronic and optical properties via the spatial modulation of interlayer interactions and structural reconstruction. Here we study twisted MoS2 bilayers in a wide range of twist angles near 0° using Scanning Tunneling Microscopy/Spectroscopy. We investigate the twist angle-dependence of the moiré pattern which is dominated by lattice reconstruction for small angles (<2°) leading to large triangular domains with rhombohedral stacking. Local spectroscopy measurements reveal a large moiré-potential strength of 100-200 meV for angles <3°. In reconstructed regions we see a bias-dependent asymmetry between neighboring triangular domains which we relate to the vertical polarization which is intrinsic to rhombohedral stacked TMDs. This viewpoint is urther supported by spectroscopy maps and ambient Piezoresponse measurements. Our results provide a microscopic perspective on this new class of interfacial ferroelectrics and can offer clues for designing novel heterostructures which harness this effect.

Abstract:Understanding the atomic-scale mechanisms that govern the structure of interfaces is critical across materials systems but particularly so for two-dimensional (2D) moiré materials. Here, we image, atom-by-atom, the thermally induced structural evolution of twisted bilayer transition metal dichalcogenides using in situ transmission electron microscopy. We observe low-temperature, local conversion of moiré superlattice into nanoscale aligned domains. Unexpectedly, this process occurs by nucleating a new grain within one monolayer, whose crystal orientation is templated by the other. The aligned domains grow through collective rotation of moiré supercells and hopping of 5|7 defect pairs at moiré boundaries. This provides mechanistic insight into the atomic-scale interactions controlling moiré structures and illustrates the potential to pattern interfacial structure and properties of 2D materials at the nanoscale.

Abstract:This paper is a contribution to the joint Physical Review Applied and Physical Review Materials collection titled Two-Dimensional Materials and Devices. The spatial texture of an internal degree of freedom of electrons has profound effects on the properties of materials. Such texture in real space can manifest as an emergent magnetic field (or Berry curvature), which is expected to induce interesting valley/spin-related transport phenomena. Moiré pattern, which emerges as a spatial variation at the interface of two-dimensional atomic crystals, provides a natural platform for investigating such real space Berry curvature effects. Here we study moiré structures formed in homobilayer transition metal dichalcogenides (TMDs) due to twisting, various uniform strain profiles, and their combinations, where electrons can reside in either layer with the layer index serving as an internal degree of freedom. The layer pseudospin exhibits vortex/antivortex textures in the moiré supercell, leading to a giant geometric magnetic field and a scalar potential. Within a geometric picture, the moiré magnetic field is found as the cross product of the gradients of the out-of-plane pseudospin and the in-plane pseudospin orientation, respectively. We discover dual roles of uniform strain: Besides being a cause of the moire atomic texture in the homobilayer, it also contributes a pseudogauge potential that modifies the local phase of interlayer coupling. Consequently, strain can be employed to tune the in-plane pseudospin texture, while interlayer bias tunes the out-of-plane pseudospin, and we show how the moiré magnetic field's spatial profile, intensity, and flux per supercell can be engineered. Through the geometric scalar correction, the landscape of the scalar potential can also be engineered along with the moiré magnetic field, forming distinct effective lattice structures. These properties render TMD moiré structures promising to build tunable flux lattices for transport and topological material applications.

Tuning Band Gaps in Twisted Bilayer MoS_2

Abstract:In the emerging world of twisted bilayer structures, the possible configurations are limitless, which enables a rich landscape of electronic properties. In this paper, we focus on twisted bilayer transition metal dichalcogenides (TMDCs) and study their properties by means of an accurate tight-binding model. We build structures with different angles and find that the so-called flat bands emerge when the twist angle is sufficiently tiny (smaller than 7.3 degrees). Interestingly, the band gap can be tuned up to 5% (107 meV) when the twist angle in the relaxed sample varies from 21.8 degrees to 0 degrees. Furthermore, when looking at the local density of states we find that the band gap varies locally along the moire pattern due to the change in the coupling between layers at different sites. Finally, we also find that the system can suffer a transition from a semiconductor to a metal when a sufficiently strong electric field is applied. Our study can serve as a guide for the practical engineering of TMDC-based optoelectronic devices.

Abstract:We report deterministic control over moiré superlattice interference pattern in twisted bilayer graphene by implementing designable device-level heterostrain with process-induced strain engineering, a widely used technique in industrial silicon nanofabrication processes. By depositing stressed thin films onto our twisted bilayer graphene samples, heterostrain magnitude and strain directionality can be controlled by stressor film force (film stress x film thickness) and patterned stressor geometry, respectively. We examine strain and moiré interference with Raman spectroscopy through in-plane and moiré-activated phonon mode shifts. Results support systematic C$_{3}$ rotational symmetry breaking and tunable periodicity in moiré superlattices under the application of uniaxial or biaxial heterostrain. Experimental results are validated by molecular statics simulations and density functional theory based first principles calculations. This provides a method to not only tune moiré interference without additional twisting, but also allows for a systematic pathway to explore different van der Waals based moiré superlattice symmetries by deterministic design.

Twistronics of Janus transition metal dichalcogenide bilayers

Abstract:Twisted multilayers of two-dimensional (2D) materials are an increasingly important platform for investigating quantum phases of matter, and in particular, strongly correlated electrons. The moiré pattern introduced by the relative twist between layers creates effective potentials of long-wavelength, leading to electron localization. However, in contrast to the abundance of 2D materials, few twisted heterostructures have been studied until now. Here we develop a first-principle continuum theory to study the electronic bands introduced by moire patterns of twisted Janus transition metal dichalcogenides (TMD) homo- and hetero-bilayers. The model includes lattice relaxation, stacking-dependent effective mass, and Rashba spin-orbit coupling. We then perform a high-throughput generation and characterization of DFT-extracted continuum models for more than a hundred possible combinations of materials and stackings. Our model predicts that the moiré physics and emergent symmetries depend on chemical composition, vertical layer orientation, and twist angle, so that the minibands wavefunctions can form triangular, honeycomb, and Kagome networks. Rashba spin-orbit effects, peculiar of these systems, can dominate the moiré bandwidth at small angles. Our work enables the detailed investigation of Janus twisted heterostructures, allowing the discovery and control of novel electronic phenomena.

Abstract:Twisted two-dimensional transition metal dichalcogenide (TMD) moiré superlattices provide an additional degree of freedom to engineer electronic and optical properties. Nevertheless, controllable synthesis of marginally twisted homo TMD moiré superlattices is still a challenge. Here, physical vapor deposition grown spiral WS2 nanosheets are demonstrated to be a marginally twisted moiré superlattice using scanning tunneling microscopy and spectroscopy. Periodic moiré superlattices are found on the third layer (3L) and 4L of the spiral WS2 nanosheet owing to the marginally twisted alignment between two neighboring layers, resulting in a highly localized flat band near the valence band maximum. Their bandgap depends on atomic stacking configurations, which gives a good interpretation for split moiré excitons using photoluminescence at 77 K. This work can benefit the development of twisted homo TMD moiré superlattices and could promote the profound research of twisted TMDs in the prospective field, such as strongly correlated physics and twistronics.

Abstract:Nanoscale periodic moiré patterns, for example those formed at the interface of a twisted bilayer of two-dimensional materials, provide opportunities for engineering the electronic properties of van der Waals heterostructures 1 – 11 . In this work, we synthesized the epitaxial heterostructure of 1T-TiTe 2 /1T-TiSe 2 with various twist angles using molecular beam epitaxy and investigated the moiré pattern induced/enhanced charge density wave (CDW) states with scanning tunnelling microscopy. When the twist angle is near zero degrees, 2 × 2 CDW domains are formed in 1T-TiTe 2 , separated by 1 × 1 normal state domains, and trapped in the moiré pattern. The formation of the moiré-trapped CDW state is ascribed to the local strain variation due to atomic reconstruction. Furthermore, this CDW state persists at room temperature, suggesting its potential for future CDW-based applications. Such moiré-trapped CDW patterns were not observed at larger twist angles. Our study paves the way for constructing metallic twist van der Waals bilayers and tuning many-body effects via moiré engineering.

Abstract:It has recently been shown that quantum-confined states can appear in epitaxially grown van der Waals material heterobilayers without a rotational misalignment (θ=0°), associated with flat bands in the Brillouin zone of the moiré pattern formed due to the lattice mismatch of the two layers. Peaks in the local density of states and confinement in a MoS2/WSe2 system was qualitatively described only considering local stacking arrangements, which cause band edge energies to vary spatially. In this work, we report the presence of large in-plane strain variation across the moiré unit cell of a θ=0° MoS2/WSe2 heterobilayer, and show that inclusion of strain variation and out-of-plane displacement in density functional theory calculations greatly improves their agreement with the experimental data. We further explore the role of twist-angle by showing experimental data for a twisted MoS2/WSe2 heterobilayer structure with twist angle of θ=15°, that exhibits a moiré pattern but no confinement.
Strong Moiré Excitons in High-Angle Twisted Transition Metal Dichalcogenide Homobilayers with Robust Commensuration

Abstract:The burgeoning field of twistronics, which concerns how changing the relative twist angles between two materials creates new optoelectronic properties, offers a novel platform for studying twist-angle dependent excitonic physics. Herein, by surveying a range of hexagonal phase transition metal dichalcogenides (TMD) twisted homobilayers, we find that 21.8 ± 1.0°-twisted (<math><msqrt><mn>7</mn></msqrt><mi>a</mi><mo>×</mo><msqrt><mn>7</mn></msqrt><mi>a</mi></math>) and 27.8 ± 1.0°-twisted (<math><msqrt><mrow><mn>13</mn></mrow></msqrt><mi>a</mi><mo>×</mo><msqrt><mrow><mn>13</mn></mrow></msqrt><mi>a</mi></math>) bilayers account for nearly 20% of the total population of twisted bilayers in solution-phase restacked bilayers and can be found also in chemical vapor deposition (CVD) samples. Examining the optical properties associated with these twisted angles, we found that 21.8 ± 1.0° twisted MoS2 bilayers exhibit an intense moiré exciton peak in the photoluminescence (PL) spectra, originating from the refolded Brillouin zones. Our work suggests that commensurately twisted TMD homobilayers with short commensurate wavelengths can have interesting optoelectronic properties that are different from the small twist angle counterparts.

The moiré potential in twisted transition metal dichalcogenide bilayers

Abstract:Moiré superlattices serve as a playground for emerging phenomena, such as localization of band states, superconductivity, and localization of excitons. These superlattices are large and are often modeled in the zero angle limit, which obscures the effect of finite twist angles. Here, by means of first-principles calculations we quantify the twist-angle dependence of the moiré potential in the MoS$_2$ homobilayer and identify the contributions from the constituent elements of the moiré potential. Furthermore, by considering the zero-angle limit configurations, we show that the moiré potential is rather homogeneous across the transition metal dichalcogenides (TMDs) and briefly discuss the separate effects of potential shifts and hybridization on the bilayer hybrid excitons. We find that the moiré potential in TMDs exhibits both an electrostatic component and a hybridization component, which are intertwined and have different relative strengths in different parts of the Brillouin zone. The electrostatic component of the moiré potential is a varying dipole field, which has a strong twist angle dependence. In some cases, the hybridization component can be interpreted as a tunneling rate but the interpretation is not generally applicable over the full Brillouin zone.

Abstract:Twisting the angle between van der Waals stacked 2D layers has recently sparked great interest as a new strategy to tune the physical properties of the materials. The twist angle and associated strain profiles govern the electrical and optical properties of the twisted 2D materials, but their detailed atomic structures remain elusive. Herein, using combined atomic-resolution electron microscopy and density functional theory (DFT) calculations, we identified five unique types of moiré features in commensurately twisted transition metal dichalcogenide (TMD) bilayers. These stacking variants are distinguishable only when the moiré wavelength is short. Periodic lattice strain is observed in various commensurately twisted TMD bilayers. Assisted by Zernike polynomial as a hierarchical active-learning framework, a hexagon-shaped strain soliton network has been atomically unveiled in nearly commensurate twisted TMD bilayers. Abstract: The formation of interfacial moir\'e patterns from angular and/or lattice mismatch has become a powerful approach to engineer a range of quantum phenomena in van der Waals heterostructures. For long-lived and valley-polarized interlayer excitons in transition-metal dichalcogenide (TMDC) heterobilayers, signatures of quantum confinement by the moir\'e landscape have been reported in recent experimental studies. Such moir\'e confinement has offered the exciting possibility to tailor new excitonic systems, such as ordered arrays of zero-dimensional (0D) quantum emitters and their coupling into topological superlattices. A remarkable nature of the moir\'e potential is its dramatic response to strain, where a small uniaxial strain can tune the array of quantum-dot-like 0D traps into parallel stripes of one-dimensional (1D) quantum wires. Here, we present direct evidence for the 1D moir\'e potentials from real space imaging and the corresponding 1D moir\'e excitons from photoluminescence (PL) emission in MoSe2/WSe2 heterobilayers. Whereas the 0D moir\'e excitons display quantum emitter-like sharp PL peaks with circular polarization, the PL emission from 1D moir\'e excitons has linear polarization and two orders of magnitude higher intensity. The results presented here establish strain engineering as a powerful new method to tailor moir\'e potentials as well as their optical and electronic responses on demand.
Moiré enhanced charge density wave state in twisted 1T-TiTe2/1T-TiSe2 heterostructures

Abstract:Nanoscale periodic moiré patterns, for example those formed at the interface of a twisted bilayer of two-dimensional materials, provide opportunities for engineering the electronic properties of van der Waals heterostructures1–11. In this work, we synthesized the epitaxial heterostructure of 1T-TiTe2/1T-TiSe2 with various twist angles using molecular beam epitaxy and investigated the moiré pattern induced/enhanced charge density wave (CDW) states with scanning tunnelling microscopy. When the twist angle is near zero degrees, 2 × 2 CDW domains are formed in 1T-TiTe2, separated by 1 × 1 normal state domains, and trapped in the moiré pattern. The formation of the moiré-trapped CDW state is ascribed to the local strain variation due to atomic reconstruction. Furthermore, this CDW state persists at room temperature, suggesting its potential for future CDW-based applications. Such moiré-trapped CDW patterns were not observed at larger twist angles. Our study paves the way for constructing metallic twist van der Waals bilayers and tuning many-body effects via moiré engineering.

Abstract:Moiré superlattices from stacks of van der Waals materials offer an exciting arena in the fields of condensed matter physics and materials science. Typically, these moiré superlattices consist of materials with identical or similar structures, and the long moiré period arises from a small twist angle or lattice mismatch. In this article, we discuss that long moiré period appears in a new moiré system by stacking two dissimilar van der Waals layers with large lattice mismatch, resulting in couplings between moiré bands from remote valleys in the momentum space. In this system, the first layer is reconstructed using a $\sqrt{3}$ by $\sqrt{3}$ supercell that resembles the Kekulé distortion in graphene, and such reconstruction becomes nearly commensurate with the second layer. This Kekulé moiré superlattice is realized in heterostructures of transition metal dichalcogenides and metal phosphorus trichalcogenides such as MoTe$_2$/MnPSe$_3$. By first-principles calculations, we demonstrate that the antiferromagnetic MnPSe$_3$ strongly couples the otherwise degenerate Kramers' valleys of MoTe$_2$, resulting in valley pseudospin textures that depend on Néel vector direction, stacking geometry, and external fields. With one hole per moiré supercell, we predict that the system can become a Chern insulator, of which the topology is tunable by external fields.

Abstract:The study highlights the enhanced moiré potential in twisted trilayer homostructures of transition metal dichalcogenides. Adjusting the number of stacked layers leads to multiple exciton resonances with different circular polarization and g‐factor, indicating controllable moiré potential. This discovery presents a new preparation method for moiré potentials, which paves the way for exploring highly correlated quantum phenomena. The exploration of moiré superlatticesholds promising potential to uncover novel quantum phenomena emerging from the interplay of atomic structure and electronic correlation . However, the impact of the moiré potential modulation on the number of twisted layers has yet to be experimentally explored. Here, this work synthesizes a twisted WSe2 homotrilayer using a dry‐transfer method and investigates the enhancement of the moiré potential with increasing number of twisted layers. The results of the study reveal the presence of multiple exciton resonances with positive or negative circularly polarized emission in the WSe2 homostructure with small twist angles, which are attributed to the excitonic ground and excited states confined to the moiré potential. The distinct g‐factor observed in the magneto‐optical spectroscopy is also shown to be a result of the confinement of the exciton in the moiré potential. The moiré potential depths of the twisted bilayer and trilayer homostructures are found to be 111 and 212 meV, respectively, an increase of 91% from the bilayer structure. These findings demonstrate that the depth of the moiré potential can be manipulated by adjusting the number of stacked layers, providing a promising avenue for exploration into highly correlated quantum phenomena.
