Abstract:We investigate nonlinear carrier dynamics in a multiquantum-well semiconductor optical amplifier (SOA) in the context of ultrafast all-optical logic. A rate-equation model is presented that accounts for two-photon absorption, free-carrier absorption, self- and cross phase modulation, carrier heating, spectral, spatial hole burning, and self- and cross polarization modulation. The nonlinear refractive index dynamics is investigated theoretically and experimentally. We find nonlinear phase changes larger than pi radians, which recovers on a timescale in the order of 1 ps. We also investigate a nonlinear AND gate that consists of an SOA that is placed in an asymmetric Mach-Zehnder interferometer. We show that the gate can be operated using 800-fJ optical pulses with duration of 200 fs while having a contrast ratio larger than 11 dB.
High Speed Semiconductor Optical Amplifiers and Their Performance in Pseudo-Random Bit-Stream Generation

Abstract:Semiconductor optical amplifiers are important for wide range of applications including optical networks, optical tomography and optical logic systems. For many of these applications particularly for optical networks and optical logic high speed performance of the SOA is important. The speed of operation of SOA is limited by the gain and phase recovery times in the SOA. We have demonstrated higher speed operation (i) for SOAs with a carrier reservoir layer, (ii) for SOAs with a multi-quantum well modulation doped active region, and, (iii) for SOAs with a quantum dot (QD) active region. The multi-quantum well SOA has been integrated with InGaAsP/InP based waveguides to build Mach- Zehnder interferometers (MZI). XOR optical logic has been demonstrated at 80 Gb/s using these SOA-MZI structures. XOR operation has been analyzed by solving the rate equation of the SOA, for SOAs with both regular and QD active region. Mach-Zehnder interferometers fabricated using SOA with quantum dot active region (QD-SOA) can be used for XOR operation at 250 Gb/s. Pseudo random bit stream (PRBS) generation using both regular and QD-SOA have been studied and their performance modeled. The model shows QD-SOA based devices can be used to produce PRBS generators that operate near 250 Gb/s.

Abstract:The discrete states resulting from three-dimensional confinement in semiconductor quantum dots retain much of the character of their bulk-band origins, for example their angular momentum and effective mass. In addition they have many features of discrete atomic-like single particle states. Strong optical field interactions and reasonable dephasing rates make this system attractive for basic quantum optics experiments, as well as applications in quantum information sciences. However, semiconductor quantum dots have large inhomogeneous state broadens due to variations in size and shape. In addition, epitaxial semiconductor quantum dots, one of the classes in common use, rarely have ideal symmetry. Here we show how an optical technique can be used to fine-tune the transition energies of semiconductor quantum dots states and if desired restore targeted symmetry elements. This approach can be applied to establish degeneracies in biexciton-exciton decays to form discrete entangled photon pairs or to establish indistinguishability between different quantum dots.

Abstract:The feasibility of implementing an All-Optical (AO) XOR gate for 320 Gb/s data pulses using Quantum Dot (QD) based Reflective Semiconductor Optical Amplifiers (RSOAs) in a Folded Mach–Zehnder Interferometer (FMZI) is investigated using detailed numerical models. Detailed performance comparisons are made between the conventional QD-SOA based MZI XOR and the specific scheme. The influence of various parameters such as SOA length, input optical powers, rear-facet reflectivity, and bias current on the XOR gates output quality are investigated. The results indicate that the gain recovery time in the QD-RSOA can be reduced to approximately 50% of its value in the QD-SOA, which can help avoid restoring sophisticated gain recovery acceleration techniques. It is shown that at low input powers and high bit rates the MZI XOR fails to perform the logic operation, while the FMZI XOR can deliver a good performance at data rates as high as 320 Gb/s with reducing the power consumption of the structure. The simulations demonstrate an about 5 dB (1 dB) improvement on the XOR output extinction ratio (amplitude modulation) for 320 Gb/s input bit sequence. The combination of the ultrafast gain dynamics of QD materials with the inherent advantages of RSOA devices and using the former in the latter inside the high-performance FMZI can be utilized to realize power-efficient ultrafast signal processing and switching functions while being cascadable and scalable for constructing more complex AO circuits.

Abstract:The semiconductor optical amplifier(SOA) is a kind of photon device which has the excellent nonlinear characteristics and has important applications for the all-optical switching,wavelength conversion,and optical logic calculations.Based on the carrier rate equation and the optical power propagation equation,numerical simulation was made on the non-linear characteristics of the SOA gain after theory analysis.Detailed study was made on the cross-gain modulation(XGM) effect——an important nonlinear characteristics of SOA under two conditions,input with a continuous and a pulse optical wave simultaneously and input with two pulse optical wave simultaneously.Theoretical study and numerical simulation show that the nonlinear characteristics based on SOA can be used to realize various all optical logic operations.

Abstract:A simple all-optical logic device, composed of an SOA and an optical filter, is proposed. By utilising optical filtering, multi-logic functions (AND, OR and XOR) are demonstrated at 10 Gbit/s using the same setup, under different operation conditions. Abstract:In the presented structure, the performance of the all-optical XOR logic gate (AO-XOR-LG) is investigated. The XOR-LG is designed and simulated using a photonic crystal semiconductor optical amplifier (PC-SOA) based on Mach–Zehnder interferometer (MZI) and cross-phase modulation (XPM) nonlinear mechanism. The input optical pulse train used in this simulation is the type of RZ (Return-to-Zero). The finite difference method (FDM) has been used to solve the rate and propagation equations. The effect of input signal energy, bias current, and group refractive index on the output signal and gain of the XOR-LG is studied. The optimal mode is obtained for the XOR-LG with a bit rate of 80 Gbps. Furthermore, for the first time, the effects of quality factor (QF), conversion efficiency (CE), extinction ratio (ER), pattern effect (PE), and gain recovery are simultaneously analyzed in the simulation to increase PC-SOA performance. According to the results, PC-SOA has a more reasonable logic performance than conventional SOA, and due to its much shorter length than SOA, it can be a much better choice for integrated optical circuits.

Abstract:All-optical XOR and NOT logic operations based on semiconductor optical amplifier loop mirror (SLALOM) are simultaneously demonstrated theoretically and experimentally. Based on a segmented semiconductor optical amplifier model, the all-optical logic operation process is simulated theoretically. In an experimental study, 2.5 Gb/s all-optical XOR operation was achieved in the output port of SLALOM, while all-optical NOT operation was achieved in the input port through a circulator at the same time.

Abstract:All-optical logic gate and switch are the key elements for ultrafast (>100 Gbit/s) signal processing in highspeed optical networks. Recent progress and related patents on all-optical logic gates based on semiconductor optical amplifiers (SOAs) are reviewed and optical switches with various configurations are discussed. The frequency-domain analysis of the turbo-switch (TS) incorporating two cascading SOAs is presented in detail to explore its ultimate operation bandwidth. The results show that the 3dB bandwidth of the TS is ~300 GHz, which can be a good candidate for ultrafast all-optical switches. Abstract:In this paper, we report a scheme to achieve an all-optical multiple-function logic unit including OR and AND gates for 10Gb/s nonreturn-to-zero on-off-keying (NRZ-OOK) signals based on four-wave mixing in a silicon waveguide. The functions of the logic OR and AND gates are demonstrated simultaneously using 10-bit OOK sequences. The eye diagrams of the OR and AND signals are realized experimentally as the incident signals are both modulated by OOK sequences originating from 2(31)-1 pseudorandom binary sequences.

Abstract:An all-optical logic NOR gate operating at 40 Gb/s has been demonstrated using an SOA-based Mach-Zehnder interferometer (MZI). An optical loop mirror is used as a delayed interferometer to reshape the retum-to-zero (RZ) NOR sequence from the MZI output port. The performance of the NOR operation is numerically analyzed by solving the rate equation of an SOA. An increase in signal output power enhances the Q factor and extinction ratio. Faster SOAs such as quantum-dot SOAs can achieve higher Q value. The demonstrated technique has potential for optical logic operation at ultrahigh speed.

Abstract:The performance of ultra-fast all-optical XOR gate using two types semiconductor optical amplifier-based Mach–Zehnder interferometers (SOA-MZIs) is analyzed. Key parameters are optimized through numerical simulations. With properly designed parameters, 40 Gb/s all-optical XOR gate using SOA-MZI can be realized with fairly high performance. The results are helpful for parameter design of SOA-MZI-based XOR gate.

Abstract:The numerical model of the linear optical amplifier (LOA) is built based on the rate equations. The gain clamping characteristics of LOA are simulated. By combining the transmission matrix of the symmetrical, Mach-Zehnder interferometer (MZI), the all-optical XOR model of LOA-MZI has been constructed, and two XOR operations are realized at 40 Gbit/s. The performance of the XOR result has been analyzed and compared with the semiconductor optical amplifier (SOA)-MZI. The result differences of the two XOR gates are explained from the structural property. The theoretical results indicate that, LOA has a flat gain characteristic and improved tolerance against small signal distortions, the carrier recovery time is shorted by the vertical laser field, and all-optical XOR functionality can been achieved by using LOA-MZI. By using the differential phase scheme the high-speed operation limitation by the carrier recovery time is solved, and better results can be achieved by choosing the delay time properly. The output signals of LOA-MZI have opener eye diagram, higher extinction ratio, lower peak chirp and lower sensitivity to wavelength.

Abstract:All-optical NOR, OR, and AND logic gates are experimentally demonstrated at a bit rate of 100 Gb/s with single semiconductor optical amplifier (SOA) associated with careful optical filtering. Correct logic results and clear eye openings are achieved by all the logic gates. These three different logic gates are easily reconfigurable by deploying continuous wave light at the input of the SOA and changing the parameters of the filter at the output of the SOA. We also propose an enhanced method of construction for higher quality OR logic gates by deploying and combining blue- and red-shift filtering simultaneously with phase modulation.

Abstract:All-optical AND/XOR gates are proposed for non-return-to-zero (NRZ) data using semiconductor optical amplifier-based Mach–Zehnder interferometers (SOA-MZIs). For AND/XOR gates, the complementary data is applied as input to SOA-MZIs to enhance the operation data rate for NRZ signal up to 40Gb/s. Numerical simulations show that the novel scheme can effectively mitigate the patterning effect in SOAs via shortening the rising/falling transition times. The high quality of the output signal (Q>6) are numerically evaluated for both AND/XOR gates.

Abstract:A scheme to generate return-to-zero on-off keying (RZ-OOK) high speed all-optical pseudo random bit sequence (PRBS) based on quantum-dot semiconductor optical amplifiers (QD SOA) has been studied. By analyzing the performance of the core functional unit of this system, which is composed of QD SOA-based logic XOR and AND gates, as well as considering the saturation effect of the QD device and noise level of the system, we demonstrated the system's capability of producing stable high speed optical PRBS signals. Results show that the performance of the system depends on a number of parameters, including relaxation lifetime from QD excited state to ground state, injected current density, bit repetition rate, signal pulse width and single pulse energy. For devices with relaxation time similar to 1.0 ps, injected current density >1.8 kA/cm(2), single pulse energy <1.0 pJ with pulse width around 1.0 ps, the system is capable of PRBS generation at speeds of similar to 250 Gb/s. Abstract:The escalating demand for increased traffic capacity and bandwidth in communication networks has spurred the exploration of innovative solutions. This article delves into the promising features of Quantum Dot Semiconductor Optical Amplifiers (QD-SOAs), specifically focusing on InAs 0.4 Sb0.6 quantum dots within an InP quantum well structure. The study utilizes optical pumping to achieve population inversion in the active region, thereby enhancing efficiency and overcoming challenges associated with electrical pumping. Through numerical simulations employing the Finite Difference Time Domain (FDTD) technique, the article successfully demonstrates the amplification of a wavelength optical signal, achieving a gain of 7.8 times (8.92 dB). Furthermore, the impact of inhomogeneous and homogeneous broadenings on the amplifier's structure and gain is thoroughly explored, exposing their crucial roles in molding the optical gain profile. In conclusion, the study posits that QD-SOAs, coupled with optical pumping, present a promising candidate for advancing communication networks by providing higher capacities and improved performance.
