Abstract:Despite numerous studies on broadband photodetectors, the problematic query that remains unaddressed is the limited photoresponsivity while broadening the spectral regime. Here, for the first time, a rational design of a hybrid 1D CdSe nanobelt/2D PbI2 flake heterojunction device is constructed, which substantially boosts the photocurrent while significantly attenuating the dark current, resulting in improved photodetector figures-of-merit. Thanks to the excellent quality of the nanobelt/flake and built-in electric field at the CdSe/PbI2 interface heterojunction, photogenerated carriers are promptly segregated and more photoexcitons are accumulated by the respective electrodes, enabling a high responsivity of ∼106 A/W, making this one of the highest values among similar reported hybrid heterojunction photodetectors, together with a large linear dynamic range, superior sensitivity, excellent detectivity and external quantum efficiency, an ultrafast response, and a broadband spectral response range. The similar 1D/2D hybrid heterojunction device architecture assembled on the flexible polyimide tape substrate exhibits excellent folding endurance and mechanical, flexural, and long-term environmental stability. The present device architecture and robust operational stability in an ambient environment reveals that the combination of the present 1D/2D hybrid heterojunction has incredible potential for future flexible photoelectronic devices.

Abstract:As crystalline semiconductor nanowires are thinned down to a single-unit-cell thickness, many fascinating properties could arise pointing to promising applications in various fields. A grand challenge is to be able to controllably synthesize such ultrathin nanowires. Herein, we report a strategy, which synergizes a soft template with oriented attachment (ST-OA), to prepare high-quality single-unit-cell semiconductor nanowires (SSNWs). Using this protocol, we are able to synthesize for the first time ZnS and ZnSe nanowires (NWs) with only a single-unit-cell thickness (less than 1.0 nm) and a cluster-like absorption feature (i.e., with a sharp, strong, and significantly blue-shifted absorption peak). Particularly, the growth mechanism and the single-unit-cell structure of the as-prepared ZnS SSNWs are firmly established by both experimental observations and theoretical calculations. Thanks to falling into the extreme quantum confinement regime, these NWs are found to only absorb the light with wavelengths shorter than 280 nm (i.e., solar-blind UV absorption). Utilizing such a unique property, self-powered photoelectrochemical-type photodetectors (PEC PDs) based on the ZnS SSNWs are successfully fabricated. The PDs after interface modification with TiO2 exhibit an excellent solar-blind UV photoresponse performance, with a typical on/off ratio of 6008, a detectivity of 1.5 × 1012 Jones, and a responsivity of 33.7 mA/W. This work opens the door to synthesizing and investigating a new dimension of nanomaterials with a wide range of applications.
High photodetectivity of low-voltage flexible photodetectors assembled with hybrid aligned nanowire arrays

Abstract:One-dimensional (1-D) hybrid nanostructures with high opto-electronic performance, flexible features, and a rationally designed device assembly have an exponentially growing demand for their use in transparent and flexible photodetectors. To meet these requirements, a cost effective and facile processing route is mandatory for their fabrication and integration into the device assembly. Herein, we have successfully assembled photodetectors from high quality well-oriented uniaxially aligned hybrid ZnO-ZnGa2O4 nanofibers. Our prepared flexible devices demonstrate outstanding performance in terms of large responsivity (1.73 x 10(2) A W-1), high photodetectivity (approximate to 1.02 x 10(12) Jones), and external quantum efficiency (7.10 x 10(4)%) along with fast rise and recovery times of less than 400 and 500 ms, respectively. In addition, the prepared photodetectors have shown outstanding flexibility and stability with more than 70% retention in photosensitivity at a very small bending radius of 2 mm. The synthesized hybrid nanofibers have also shown more than 80% transparency in the visible range (400-700 nm). The assembled hybrid photodetectors indicate that ZnO-ZnGa2O4 nanofibers are highly valuable for optoelectronic devices. It is also worth emphasizing that our assembled flexible photodetectors based on hybrid nanofibers with high surface-to-volume ratio have promising applications in soft electronics and invisible optoelectronic devices.
Synergetic Enhancement in Photosensitivity and Flexibility of Photodetectors Based on Hybrid Nanobelt Network

Abstract:High photosensitivity, transparency, flexibility, and facile assembly are the main important features of photodetectors, which extend their use for vast range of applications. In this study, a highly stable transparent flexible ultraviolet-visible (UV-vis) hybrid photodetectors, with enhanced photosensitivity and fast photoresponse speed (on/off switching) based on In2O3-ZnO hybrid nanobelts, is reported. A highly enhanced photosensitivity of about 4.7 x 10(5), fast photoresponse, and at the same time extended spectral range (UV to vis) have been achieved in these hybrid flexible photodetectors as compared to their pure counterparts In2O3 and ZnO. Furthermore, these photodetectors have shown excellent photoresponsivity of 18.5 A W-1 with an external quantum efficiency 7.4 x 10(3)% and a high detectivity of 1.7 x 10(12) Jones under the excitation wavelength of 308 nm. A facile, tunable, and cost-effective method has been employed to assemble these photodetectors by using well-aligned electrospun nanobelts. The prepared UV-vis photodetectors have shown a high transparency >90% under visible light (400-700 nm) which demonstrates their applications in fully light exposure required devices. These transparent electrospun nanobelts with high aspect ratios can also be transferred to multiple substrates, which shows their applications in different environment as a freestanding nanobelt network for UV-vis photodetectors.

Abstract:Stretchable devices with good transparency offer exciting new applications over the existing technologies, but remarkable difficulties remain in the fabrication of transparent and stretchable devices. In this paper, we report an effective method to fabricate transparent elastic photodetectors which combines the merits of the transparent polydimethylsiloxane (PDMS) polymer with its stretchability and the Zn2SnO4 nanowire (NW) with its photodetection functionality. Zonyl fluorosurfactant is found to be critical which improves the bonding between the functional NWs and the PDMS matrix, thus enabling the high efficient transfer of NW structures into PDMS. Highly conductive and thin percolating AgNW films were successfully embedded into PDMS mixed with similar to 11% Zonyl which are otherwise not achievable with pure PDMS. Transparent and stretchable photodetectors were fabricated with the developed method. The photocurrent was found to be reciprocal to the square of the channel length, I-ph similar to 1/l(2). The chemically bonded sensing materials in the PDMS matrix allow more NW exposure to air. This lead to a fast switching operation of the photodetectors with a response time below 0.8 s and a reset time around 3 s, which is significantly improved compared to reported stretchable NW photodetectors fully embedded in the polymer matrix.

Abstract:Here, we report a novel, feasible, and cost-effective method for the preparation of one-dimensional TiO2 nanowire arrays using a super-aligned carbon nanotube film as a template. Pure-anatase-phase TiO2 nanowires were scalably prepared in a suspended manner, and a high-performance ultraviolet (UV) photodetector was realized on a flexible substrate. The large surface area and one-dimensional nanostructure of the TiO2 nanowire array led to a high detectivity (1.35 × 1016 Jones) and an ultrahigh photo gain (2.6 × 104), respectively. A high photoresponsivity of 7.7 × 103 A/W was achieved under 7 μW/cm2 UV (λ = 365 nm) illumination at a 10 V bias voltage, which is much higher than those of commercial UV photodetectors. Additionally, by taking advantage of its anisotropic geometry, we found the TiO2 nanowire array showed polarized photodetection. The concept of using nanomaterial systems shows the potential for realization of nanostructured photodetectors for practical applications.
An Ultrahigh Responsivity Self-Powered Solar-Blind Photodetector Based on a Centimeter-Sized Β-Ga2o3/polyaniline Heterojunction.

Abstract:Wide band gap semiconductors are promising UV photodetector materials due to their suitable bandgap, high crystal quality, strong absorption and large carrier mobility. Up to now, deep UV photodetectors are mainly based on epitaxial thin films, which have some undesired properties such as p-type doping difficulty. Lattice mismatch hinders the further development of these devices. Here, a high performance self-powered solar-blind UV photodetector was realized by a facile combination of a centimeter-sized single crystal β-Ga2O3 microwire and polyaniline. Owing to the excellent organic/inorganic hybrid p-n junction, the device shows an ultrahigh responsivity of 21 mA W-1 at 246 nm with a sharp cut-off wavelength of 272 nm without an external power supply. Moreover, the dark current is 0.08 pA, which is smaller than those of almost all the previous metallic oxide based solar-blind UV photodetectors. The photodetector also shows a high UV/visible rejection ratio (102) at zero bias voltage. Finally, a physical model of the self-powered photodetector is also proposed. This work provides a simple, low-cost, and effective method for preparing high performance self-powered solar-blind UV photodetectors based on organic/inorganic heterojunctions.
Cross‐Bar SnO2‐NiO Nanofiber‐Array‐Based Transparent Photodetectors with High Detectivity

Abstract:An cross-bar structure is employed to design a transparent p-n junction-based photodetector. The device consisting of aligned n-SnO2 and p-NiO nanofibers is prepared via a mature electrospinning process that is suitable for commercial applications. It exhibits a high detectivity of 2.33 x 10(13) Jones under 250 nm illumination at -5 V, outperforming most state-of-art SnO2-based UV photodetectors. It is also endowed with a self-powered feature due to a photovoltaic effect from the p-n junction, resulting in a photocurrent of 10(-10) A, responsivity of 30.29 mA W-1 at 0 V bias, and detectivity of 2.24 x 10(11) Jones at 0.05 V bias. Moreover, the device is highly transparent (over 90% toward visible light) due to the wide band gap of photoactive materials and well-designed cross-bar fiber structure. Additionally, an n-SnO2-p-ZnO:Ag (Ag doped ZnO) self-powered UV photodetector is fabricated that shows good performance and give another example of the use of the cross-bar structure.

Abstract:A "visible-blind" solution-processed UV photodetector is realized on the basis of colloidal ZnO nanoparticles. The devices exhibit low dark currents with a resistance >1 TOmega and high UV photocurrent efficiencies with a responsivity of 61 A/W at an average intensity of 1.06 mW/cm(2) illumination at 370 nm. The characteristic times for the rise and fall of the photocurrent are <0.1 s and about 1 s, respectively. The photocurrent of the device is associated with a light-induced desorption of oxygen from the nanoparticle surfaces, thus removing electron traps and increasing the free carrier density which in turn reduces the Schottky barrier between contacts and ZnO nanoparticles for electron injection. The devices are promising for use in large-area UV photodetector applications.

Abstract:Flexible and transparent electronic and optoelectronic devices have attracted more and more research interest due to their potential applications in developing portable, wearable, low-cost, and implantable devices. We have fabricated and studied high-performance flexible and transparent CdSe nanobelt (NB)/graphene Schottky junction self-powered photovoltaic detectors for the first time. Under 633 nm light illumination, typical photosensitivity and responsivity of the devices are about 1.2 × 10(5) and 8.7 A W(-1), respectively. Under 3500 Hz switching frequency, the response and recovery times of them are about 70 and 137 μs, respectively, which, to the best of our knowledge, are the best reported values for nanomaterial based Schottky junction photodetectors up to date. The detailed properties of the photodetectors, such as the influences of incident light wavelength and light intensity on the external quantum efficiency and speed, are also investigated. Detailed discussions are made in order to understand the observed phenomena. Our work demonstrates that the self-powered flexible and transparent CdSe NB/graphene Schottky junction photovoltaic detectors have a bright application prospect.
Flexible Assembly of the PEDOT: PSS/ Exfoliated Β-Ga2o3 Microwire Hybrid Heterojunction for High-Performance Self-Powered Solar-Blind Photodetector.

Abstract:Motivated by the goals of fabricating highly reliable, high performance, and cost-efficient self-powered photodetector (PD) for numerous scientific research and civil fields, an organic-inorganic hybrid solar-blind ultraviolet (UV) PD based on PEDOT: PSS/exfoliated β-Ga2O3 microwire heterojunction was fabricated by a flexible and cost-effective assembly method. Benefiting from the heterojunction constructed by the highly crystalline β-Ga2O3 and the excellent hole transport layer PEDOT: PSS, the device presents a high responsivity of 39.8 mA/W at 250 nm and a sharp cut-off edge at 280 nm without any power supply. Additionally, the ultra-high normalized photo-to-dark current ratio (> 104 mW-1cm2) under reverse bias and the superior detectivity of 2.4×1012 Jones at zero bias demonstrate the excellent detection capabilities. Furthermore, the hybrid PD exhibits a rapid rise time (several milliseconds) and high rejection ratio (R250/R365: 5.8 × 103), which further highlights its good spectral selectivity for solar-blind UV. The prominent performance is mainly ascribed to the efficient separation of the photogenerated carriers by the large built-in electric field of the advanced heterojunction. This flexible assembly strategy for solar-blind UV PD combines the advantages of high efficiency, low cost and high performance, providing more potential for PD investigation and application in the future.

Abstract:Simple drop-deposition of ultrathin Bi2S3 nanosheets allows the low-cost construction of excellent flexible photodetectors. On page 2848, Q. Yang and co-workers report a simple organometallic route to ultrathin Bi2S3 nanosheets with thicknesses down to 2.2 nm. The nanosheets can be applied for the fabrication of photoconductors that show high sensitivity to visible–NIR light from 405 to 780 nm with a high external photoresponsivity up to 4.4 A W−1, a high detectivity of 1011 Jones, a response time as fast as 10 μs, and high flexibility and durability.
Flexible ultraviolet photodetector based on single ZnO microwire/polyaniline heterojunctions

Abstract:Flexible ultraviolet (UV) photodetectors are considered as potential building blocks for future-oriented photoelectric applications such as flexible optical communication, image sensors, wearable devices and so on. In this work, high-performance UV photodetector was fabricated via a facile combination of single ZnO microwire (MW) and p-type polyaniline. Due to the formation of effective organic/inorganic p-n junction, the as-prepared flexible UV photodetector based on ZnO MW/polyaniline hybrid heterojunction exhibits high performance (responsivity ∼ 60 mA/W and detectivity ∼ 2.0 ×1011 Jones) at the reverse bias of -1 V under the UV illumination. The ZnO MW/polyaniline photodetector displays short response/recovery times (∼ 0.44 s/∼ 0.42 s), which is less than that of most reported UV photodetectors based on ZnO/polymer heterojunction. The fast response speed and recovery speed can be attributed to the high crystallinity of ZnO MW, built-in electric field in space-charge region and the passivation of oxygen traps on the surface. Further, the photodetector using ZnO MW/polyaniline junctions shows excellent flexibility and stability under bent conditions. This work opens a new way to design next-generation high-performance, low-cost and flexible optoelectronic devices for lab-on-a-chip applications.

Abstract:In this paper, a novel individual multiple-junction network structure is fabricated using low temperature aqueous method. In comparison with the same growth method without NaF adding, the Fluorine doped ZnO photodetector presents multiple-junction network structure and ultraviolet (UV)/Blue dual band photoresponse performances. The results indicate the method can simultaneously promote self-assembled growth and improve the photoresponse properties. Abstract:Searching for power‐independent, compact, and highly environment‐sensitive photodetectors is a critical step towards the realization of next‐generation energy‐efficient and sustainable integrated optoelectronic systems. Particularly, the deep ultraviolet (UV) band, which has large photon energy, is extremely suitable for environment monitoring and invisible light communication application. Herein, the demonstration of self‐powered deep UV solar‐blind photodetectors in a photoelectrochemical (PEC) cell configuration is reported, adopting wide bandgap n‐type aluminum gallium nitride (AlGaN) nanowires as photoelectrode. After decorating nanowires with noble metal ruthenium (Ru), the constructed solar‐blind PEC photodetectors exhibited excellent responsivity of 48.8 mA W‐1, fast response speed (rise time of 83 ms and decay time of 19 ms) with large photocurrent density of 55 μA cm‐2 at 254 nm illumination. Such superior performance can be attributed to, firstly and foremost, the successful synthesis of highly uniform and defect‐free n‐type AlGaN nanowires which ensures efficient photogeneration via effective light‐harvesting, and secondly, the boosted carrier separation and collection efficiency through Ru decoration. This novel nanoarchitecture enables deep UV photodetection to work stably with low energy consumption, intriguingly, opening the possibility for the development of high‐performance PEC photodetectors based on group III‐nitride semiconductors covering the entire spectral range from infrared to deep UV.

Abstract:Although there has been significant progress in the fabrication and performance optimization of one-dimensional nanostructure-based photodetectors, it is still a challenge to develop an effective and low-cost device with high performance characteristics, such as a high photocurrent/dark-current ratio, photocurrent stability, and fast time response. Herein an efficient and low-cost method to achieve high-performance 'visible-blind' microscale ZnS nanobelt-based ultraviolet (UV)-light sensors without using a lithography technique, by increasing the nanobelt surface areas exposed to light, is reported. The devices exhibit about 750 times enhancement of a photocurrent compared with individual nanobelt-based sensors and an ultrafast time response. The photocurrent stability and time response to UV-light do not change significantly when a channel distance is altered from 2 to 100 mu m or the sensor environment changes from air to vacuum and different measurement temperatures (60 and 150 degrees C). The photoelectrical behaviors can be recovered well after returning the measurement conditions to air and room temperature again. The low cost and high performance of the resultant ZnS nanobelt photodetectors guarantee their highest potential for visible-blind UV-light sensors working in the UV-A band.

Abstract:A hierarchical nano- and microstructured morphology for visible-blind UV photo-detectors is developed, which provides record-high milliampere photocurrents, nanoampere dark currents, and excellent selectivity to ultralow UV light intensities. This is a significant step toward the integration of high-performance UV photodetectors in wearable devices.

Abstract:A novel self-powered UV photodetector based on electrospun ZnO nanofiber arrays is introduced. Aligned pure ZnO nanofibers and Ag-doped p-type ZnO nanofibers are processed perpendicular to each other, and p-n junction arrays of ZnO nanofibers are fabricated as a result. Owing to the intrinsic intervals between nanofibers, the device is fully transparent on quartz substrate. Various characterization methods including TEM, XRD, and XPS are used to testify the existence form of Ag element in ZnO nanofibers, and a field effect transistor is constructed to judge their conductivity. It is discovered that the Ag doping process not only transforms ZnO to p-type conductivity, making it possible to build this self-powered photodetector, but also forms Ag nanoparticles in ZnO nanofibers and thus helps reduce the response time. Benefiting from the abovementioned dual effects, this UV detector is found to have an enhanced performance, with the on-off ratio up to 10(4) at zero bias and a rather short rise/decay time of 3.90 s/4.71 s.
