Abstract:Within the framework of second-order Rayleigh-Schrodinger perturbation theory, the effects of the interaction of the electrons and longitudinal optical phonons in low-dimensional semiconducting heterostructures can be investigated in a unified way. As a result, the ground-state energy for polarons confined in a general potential can be explicitly expressed as a one-dimensional integral. Moreover, some interesting problems, such as those of polarons in quantum wells, quantum wires, and quantum dots, can be readily addressed just by taking different limits. Finally, in a general sense, it is shown on the basis of numerical calculations that the polaronic effect is enhanced with lowering dimensionality and increasing asymmetry.

Abstract:The nonlinear balance equations for hot-electron transport previously suggested by us [Phys. Rev. B 32, 1112 (1985)] are obtained by following the standard prescription of conventional linear-response theory in calculating the density matrix contribution to first order in the impurity and phonon scattering interactions, after separation of the center-of-mass degrees of freedom from the relative motion of the electrons. Having the nature of a linear-response theory, this approach contains no assumption relating to the form of the carrier distribution function, which is certainly not a displaced equilibrium type (Fermi-Dirac or Maxwell) distribution function. It is a non-Boltzmann method in the sense that these balance equations cannot be obtained within a Boltzmann theory without employing an inconsistent ansatz.

Abstract:The charge mobility and current-induced spin polarization in a spin-orbit coupled two-dimensional electron system are studied using a nonparabolic balance equation approach with impurity and phonon scatterings. For remote and/or background impurity and realistic phonon scatterings, the electron mobilities are found to depend on the Rashba coupling constant and the nonlinear dependence of spin polarization on the coupling strength is also observed, in contrast to the case of short-range impurity scattering. In the nonlinear case, a strong electric field makes the nonzero component of the spin polarization saturate and the Rashba spin-orbit coupling enhances the cooling of electron temperature.
Coupled Force-Balance and Particle-Occupation Rate Equations for High-Field Electron Transport

Abstract:It is pointed out that in the framework of balance-equation approach, the coupled force-balance and particle-occupation rate equations can be used as a complete set of equations to determine the high-field transport of semiconductors in both strong and weak electron-electron interaction limits. We call to attention that the occupation rate equation conserves the total particle number and maintains the energy balance of the relative electron system, and there is no need to introduce any other term in it. The addition of an energy-drift term in the particle-occupation rate equation [Phys. Rev. B 71, 195205 (2005)] is physically inadequate for the violation of the total particle-number conservation and the energy balance. It may lead to a substantial unphysical increase of the total particle number by the application of a dc electric field.

Abstract:Balance equations are established for steady-state nonlinear electronic transport in the presence of an electric field in a type-II superlattice, which is modelled by periodically arranged electron-hole bi-layers of finite thickness. Both carrier-phonon and carrier-impurity scatterings, as well as electron-hole interaction, are taken into account. The approach is also extended to the discussion of high-frequency linear transport of the system. The general equations-for determining the current density are obtained and the explicit expressions for complex dynamical resistivity due to electron-hole coupling are given.

Abstract:On the basis of the Lei-Ting balance-equation transport theory recently developed for nonparabolic energy band, rr-e propose a hydrodynamic approach to the spatially inhomogeneous electron transport in semiconductor devices. In the present approach, the momentum and energy collision terms are expressed by two nonlinear functions, the frictional acceleration and energy-loss rate, which give a detailed scattering-process-level description of nonstationary and nonlocal charge transport in the system. This approach allows one to calculate self-consistently the transport parameters within the model itself based on the primary material data (hand structure, deformation potential constant, etc.), thus it minimizes the uncertainty associated with the use of some empirical relations for transport coefficients. As a demonstration of the approach, rr-e have carried out a numerical calculation for a submicrometer Si n(+)nn(+) diode by assuming an isotropic Kane-type energy band. The results for electron velocity and energy, obtained at much less computing cost than the Monte-Carlo (MC) method, ale in good agreement with MC prediction. The influence of heat-flow term on electron transport behaviour, especially on velocity overshoot, is also investigated.

Abstract:The balance-equation approach to nonlinear hot-carrier transport theory, formulated by Lei and Ting (1984), is addressed in this comprehensive review. A central feature is the role of strong electron-electron interactions in promoting rapid thermalization about the drifted transport state and the concomitant substantial simplification of the transport theory. This physical feature is embodied in the initial density matrix chosen to represent the unperturbed carrier system. Force and energy balance equations are formulated for the dc steady state, ac dynamic and transient cases of charge conduction, including memory effects. The scattering mechanisms include impurity and phonon interactions along with dynamic nonlocal screening effects due to carrier-carrier interactions. Both linear and nonlinear resistivities are discussed in the degenerate and nondegenerate statistical regimes. Interesting phenomena such as electron cooling and thermal noise and diffusion are discussed as well. Semiconductor microstructure transport is described for both linear and nonlinear hot carrier conduction. In this connection, quasi-2D-systems, heterojunctions, and quantum well superlattices are treated with attention to steady state, transient and high frequency transport, including, for example, superlattice plasmon resonance structure. Type-II superlattice transport is reviewed as well as type-I, and electron-hole drag is treated in conjunction with negative minority electron mobility in a quantum well. Multivalley semiconductors are discussed in some detail. Furthermore, attention is also focused on the center-of-mass velocity fluctuation, Langevin-type equation and thermal noise and diffusion for microstructures and multivalley systems. A number of particularly important phenomena are examined from the balance-equation point of view, such as nonequilibrium phonons, higher order scattering effects and weak localization, hydrodynamic equations for weakly nonuniform systems, and the intracollisional field effect. Alternative formulations and interpretations of the balance-equation approach are reviewed. The distinction between this many-particle, isothermal, balance-equation theory and the noninteracting (single-particle) adiabatic transport theory is discussed to clarify issues subject to controversy in the literature. Finally, we give a brief review of recent developments in the balance-equation approach: investigation of the distribution function in balance-equation theory, improved calculations for GaAs/AlGaAs heterojunctions, extension of the balance equations to an abitrary energy band and recent work on superlattice miniband transport.

Abstract:A nonlinear theory for steady state electronic transport is suggested for electron-phonon-impurity systems in the presence of both an electric field and a crossed magnetic field. An electron temperature Te is introduced without preassumption of any kind of equilibrium-type distribution function. Thus the formulation based on it should be applicable for both high and low carrier density in both classical and quantum limits in a magnetic field. A force-balance equation and an energy-balance equation are derived in steady state for determining Te and current density. It is shown that the well known formula for transverse resistivity and Hall coefficient apply equally well for the nonlinear case if the electrons move in a single, isotropic and parabolic band. For moderate magnetic fields at about room lattice temperature, the longitudinal and transverse conductivity are calculated as functions of drift velocity assuming non-polar optical phonon scattering. The cooling effect of a magnetic field is also studied.

Abstract:Balance equations for high-field electron transport in nonparabolic multiband (multivalley) semiconductors are proposed based on the Heisenberg equations of motion for the total physical momentum, the total energy and the population of carriers in each energy band (each valley), and the statistical average with respect to an initial density matrix having a lattice wave-vector shift, an electron temperature, and a chemical potential for each energy band (each valley) as parameters. As an example, these equations are applied to the discussion of hot-electron transport in bulk Si, assuming Kane-type energy dispersion for six elliptical valleys. The theoretical results are in good agreement with experiments and with Monte Carlo simulations, over the entire range of the electric field up to 140 kV/cm.

Abstract:Balance equations for the spatial distribution of particle number density n(R), drift velocity v(R), and internal energy u(R) [or electron temperature ${T}_{e}$(R)] in high-field electronic transport of a weakly nonuniform electron-impurity-phonon system are derived using a model in which the dynamic interactions between different fluid elements are removed by a self-consistent mean-field approximation and thermodynamic forces are neglected. The resistive forces due to impurity and phonon scattering and the electron energy-loss rate to the phonon system have expressions similar to those in uniform case except that now the drift velocity and electron temperature are replaced by the corresponding spatially variable field parameters. Being a form of first-order space-time differential equation, the balance equations determine v(R) and ${T}_{e}$(R) as well as the total electric potential if the initial and boundary conditions are given; thus they can easily be applied to the discussion of high electric field transport in weakly nonuniform systems.

Abstract:This paper reports on a study of high-field transport in bulk GaAs on the basis of the nonparabolic balance equations recently extended to systems having a multiband structure. Nonlinear transport effects are analyzed taking account of the nonparabolicity of the band structure. The nonparabolic results for the drift velocity in n-type GaAs show good agreement with those from MC simulation and with measured data. It is shown that the nonparabolic balance equations can be used as an alternative theoretical approach to high-field transport in nonparabolic multivalley semiconductors.
Balance Equations for Steady-State Hot-Electron Transport in the Approach of the Nonequilibrium Statistical Operator.

Abstract:The method of the nonequilibrium statistical operator developed by Zubarev is employed to investigate steady-state hot-electron transport in a strong electric field. The momentum and energy balance equations which are nonlinear in the drift velocity ${V}_{e}$ are derived to the lowest order in the electron-impurity and electron-phonon interactions. We show that these balance equations are exactly identical to those obtained by Lei and Ting. However, our equations cannot be reduced to those of Kalashnikov and Ferry, who previously applied a similar approach to study warm-electron transport. The origin of this difference will be demonstrated in detail. We show that our result yields better agreement with the experimental data in p-type Ge for hot heavy-hole transport.

Abstract:A non-Boltzmann balance-equation approach to linear and nonlinear dc steady-state electronic transport in a type-I superlattice (which is composed of infinitely many periodically arranged finite-width quantum wells) is developed in the presence of an electric field parallel to the superlattice planes. The method is based on a separation of the parallel motion of the center of mass from the relative motion of the electron system. The Coulomb interactions between intralayer and interlayer carriers are naturally built in via the electron density-density correlation function of the superlattice system. The force and energy balance equations obtained are applied to the calculation of the Ohmic mobilities limited by remote and background impurity scatterings and by acoustic and polar optical-phonon scatterings in GaAs-${\mathrm{Al}}_{\mathrm{x}}$${\mathrm{Ga}}_{1\mathrm{\ensuremath{-}}\mathrm{x}}$As superlattices. The nonlinear mobility and electron temperature are numerically calculated as functions of drift velocity, including all the above-mentioned scattering mechanisms and the full effect of carrier-carrier Coulomb interaction within the framework of the random-phase approximation. The dependence of transport on the geometrical parameters of the superlattice is discussed.
A Nonequilibrium Variational Polaron Theory to Study Quantum Heat Transport

Abstract:We propose a nonequilibrium variational polaron transformation, based on an ansatz for nonequilibrium steady state with an effective temperature, to study quantum heat transport at the nanoscale. By combining the variational polaron transformed master equation with the full counting statistics, we extended the applicability of the polaron-based framework to study nonequilibrium process beyond the super-Ohmic bath models. Previously, the polaron-based framework for quantum heat transport reduces exactly to the non-interacting blip approximation (NIBA) formalism for Ohmic bath models due to the issue of the infrared divergence associated with the full polaron transformation. The nonequilibrium variational method allows us to appropriately treat the infrared divergence in the low-frequency bath modes and explicitly include cross-bath correlation effects. These improvements provide more accurate calculation of heat current than the NIBA formalism for Ohmic bath models. We illustrate the aforementioned improvements with the nonequilibrium spin-boson model in this work and quantitatively demonstrate the cross-bath correlation, current turnover, and rectification effects in quantum heat transfer.

Abstract:A non-Boltzmann theory of steady-state transport for two-dimensional systems in a strong electric field is developed, which includes a force- and an energy-balance equation. The electron temperature, impurity-, and phonon-limited mobilities are determined solely from these balance equations. The theory is applied to the calculation of ohmic and nonlinear transport in GaAs-GaAlAs heterojunctions at low temperatures. Temperature-dependent ohmic mobilities are calculated and compared with experiments. Nonlinear effects in electronic transport at low temperatures are discussed and some numerical results are presented. We also compare the present balance equations with those in the carrier temperature model.
A New Approach to Non-Linear Transport for an Electron Impurity System in A Static Electric-Field

Abstract:A new approximate approach to steady-state non-linear electronic transport in a static electric field is developed for the system composed of interacting electrons with randomly distributed impurities. Starting from the separation of the centre-of-mass variables from the relative variables of the electrons the authors obtain a density matrix describing the relative motion of electrons to the first order of the impurity potential, but arbitrarily strong electric field. From this density matrix the force-balance equation for the steady state is derived, which can be expressed by a density-density correlation function and thus can easily be calculated diagrammatically. The formulae obtained are applied to the calculation of the non-linear impurity resistivity in the degenerate case and in the Maxwell-Boltzmann case, showing the simplicity and effectiveness of the method.

Abstract:Force and energy balance equations are derived for steady state hot electron transport in a type-I superlattice composed of periodically arranged finite-width quantum wells. The scatterings by remote and background impurities and by acoustic and polar optical phonons are taken into account, together with Coulomb interactions between intralayer electrons and interlayer electrons. The carrier mobility and electron temperature are calculated as functions of drift velocity ν up to ν =3×10 7 cm / s , showing significant nonlinearity and dependence on geometrical superlattice parameters (quantum well width and separation, etc.)

Abstract:In the balance-equation theory for hot-electron transport, the fact that electrons and phonons have different temperatures in the initial density matrix prevents one from directly invoking the conventional statistical Wick theorem to carry out a high-order perturbation analysis. Nevertheless, the well-known Feynman rules and diagram technique are demonstrated to be applicable to any order of the electron—impurity and electron—phonon interactions within the Keldysh Green’s function formalism of this theory.

Abstract:By choosing an electron gas resting instead of drifting in the laboratory coordinate system as the initial state, the first-order perturbation calculation of the previous paper (Part II) is revised and extended to include the higher-order field corrections in the expression for the frictional forces and the energy transfer rates. The final expressions are formally the same as those in first order in the electric field, but the distribution functions of electrons appearing in them are defined by different expressions. The problems relative to the distribution function are discussed in detail and a new closed expression for the distribution function is obtained. The nonlinear impurity-limited resistance of a strongly degenerate electron gas is computed numerically. The result calculated by using the new expression for the distribution function is quite different from that using the displaced Fermi function when the electric field is sufficiently high.

Abstract:A theoretical investigation is carried out to examine the Coulomb interaction effects in linear and nonlinear transport of a coupled electron-hole system which consists of an electron layer and a hole layer separated by a potential barrier. In this we apply the balance equation method to examine the induced current in one charged layer when the other layer is subject to a constant electric field. Nonlinear balance equations are developed for both the electrons and the holes, with Coulomb interactions among them, as well as interactions of the charge carriers with phonons and impurities. Numerically obtained linear results exhibit qualitative agreement with experimental data in regard to dependencies on temperature and carrier densities. Nonlinear effects are shown to be important at low temperatures, in agreement with experimental results.
