Abstract:By means of momentum-resolved electron energy loss spectroscopy (EELS) coupled with scanning transmission electron microscopy, we have studied the dispersion relation of interband plasmonic modes in the ultraviolet in black phosphorus. We find that the dispersion of the interband plasmons is anisotropic. Experimental results are reproduced by density functional theory, by taking into account both the anisotropy of the single-particle response function, arising from the anisotropic band structure, and the damping. Moreover, our theoretical model also indicates the presence of low-energy excitations in the near-infrared that are selectively active in the armchair direction, whose existence has been experimentally validated by high-resolution EELS (HREELS) in reflection mode.

Abstract:We report the quasiparticle band gap, excitons, and highly anisotropic optical responses of few-layer black phosphorous (phosphorene). It is shown that these new materials exhibit unique many-electron effects; the electronic structures are dispersive essentially along one dimension, leading to particularly enhanced self-energy corrections and excitonic effects. Additionally, within a wide energy range, including infrared light and part of visible light, few-layer black phosphorous absorbs light polarized along the structure's armchair direction and is transparent to light polarized along the zigzag direction, making them viable linear polarizers for applications. Finally, the number of phosphorene layers included in the stack controls the material's band gap, optical absorption spectrum, and anisotropic polarization energy-window across a wide range.

Abstract:Abstract The evolution of excitons from 2D to 3D is of great importance in photo-physics, yet the layer-dependent exciton polarizability hasn’t been investigated in 2D semiconductors. Here, we determine the exciton polarizabilities for 3- to 11-layer black phosphorus—a direct bandgap semiconductor regardless of the thickness—through frequency-resolved photocurrent measurements on dual-gate devices and unveil the carrier screening effect in relatively thicker samples. By taking advantage of the broadband photocurrent spectra, we are also able to reveal the exciton response for higher-index subbands under the gate electrical field. Surprisingly, dark excitons are brightened with intensity even stronger than the allowed transitions above certain electrical field. Our study not only sheds light on the exciton evolution with sample thickness, but also paves a way for optoelectronic applications of few-layer BP in modulators, tunable photodetectors, emitters and lasers.

Abstract:We study the electronic and optical properties of single- and bilayer black phosphorus with short- and long-range defects by using the tight-binding propagation method. Both types of defect states are localized and induce a strong scattering of conduction states, reducing significantly the charge carrier mobility. In contrast to properties of pristine samples, the anisotropy of defect-induced optical excitations is suppressed due to the isotropic nature of the defects. We also investigate the Landau level spectrum and magneto-optical conductivity and find that the discrete Landau levels are sublinearly dependent on the magnetic field and energy level index, even at low defect concentrations.

Abstract:Black phosphorus, a two-dimensional material, with high carrier mobility, tunable direct bandgap and anisotropic electronic properties has attracted enormous research interest towards potential application in electronic, optoelectronic and optomechanical devices. The bandgap of BP is thickness dependent, ranging from 0.3 eV for bulk to 1.3 eV for monolayer, while lacking in the visible region, a widely used optical regime for practical optoelectronic applications. In this work, photoluminescence (PL) centered at 605 nm is observed from the thermally annealed BP with thickness <= 20 nm. This higher energy PL is most likely the consequence of the formation of higher bandgap phosphorene oxides and suboxides on the surface BP layers as a result of the enhanced rate of oxidation. Moreover, the polarization-resolved PL measurements show that the emitted light is anisotropic when the excitation polarization is along the armchair direction. However, if excited along zigzag direction, the PL is nearly isotropic. Our findings suggest that the thermal annealing of BP can be used as a convenient route to fill the visible gap of the BP-based optoelectronic and optomechanical devices.

Abstract:In this study, we correlated the angular dependence of the Raman response of black phosphorus to its crystallographic orientation by using transmission electron microscopy and Raman spectroscopy. It was found that the intensity of the A(g)(2) mode reached a maximum When the polarization direction of the incident light was parallel to the zigzag crystallographic orientation. Notably, it was further confirmed that the zigzag crystallographic direction exhibited superior conductance and carrier mobility. Because of the lattice extension along the armchair direction, an intensification of the anisotropic Raman response was observed. This work provides direct evidence of the correlation between anisotropic properties and crystallographic direction and represents a turning point in the discussion of the angular-dependent electronic properties of black phosphorus. Abstract:Black phosphorus' has recently emerged as a promising material for high-performance electronic and optoelectronic device for its high mobility, tunable mid-infrared bandgap, and anisotropic electronic properties. Dynamical evolution of photoexcited carriers and the induced transient change of electronic properties are critical for materials' high-field performance but remain to be explored for black phosphorus. In this work, we perform angle-resolved transient reflection spectroscopy to study the dynamical evolution of anisotropic properties of black phosphorus under photoexcitation. We find that the anisotropy of reflectivity is enhanced in the pump-induced quasi-equilibrium state, suggesting an extraordinary enhancement of the anisotropy in dynamical conductivity in hot carrier dominated regime. These results raise attractive possibilities of creating high-field, angle-sensitive electronic, optoelectronic, and remote sensing devices exploiting the dynamical electronic anisotropy with black phosphorus.

Abstract:We report on the energy- and momentum-resolved optical response of black phosphorus (BP) in its bulk form. Along the armchair direction of the puckered layers, we find a highly dispersive mode that is strongly suppressed in the perpendicular (zigzag) direction. This mode emerges out of the single-particle continuum for finite values of momentum and is therefore interpreted as an exciton. We argue that this exciton, which has already been predicted theoretically for phosphorene-the monolayer form of BP-can be detected by conventional optical spectroscopy in the two-dimensional case and might pave the way for optoelectronic applications of this emerging material.

Abstract:By employing density-functional theory, the G(0)W(0) method and Bethe-Salpter equation, we explore quasi-particle energy bands, optical responses and excitons of bilayer black phosphorus (BBP) with four different stacking patterns. All the structures are direct band gap semiconductors and the band gap is highly dependent on the stacking pattern, with a maximum of 1.31 eV for AB-stacking and a minimum of 0.92 eV for AD-stacking. Such dependence can be well understood by the tight-binding model in terms of the interlayer hopping. More interestingly, stacking sensitive optical absorption and exciton binding energy are observed in BBPs. For x-polarized light, more red-shift of optical adsorption appears in AA-stacking and the strong exciton binding energy in the M-stacking bilayer can be as large as 0.82 eV, that is similar to 1.7 times larger than that of AD-stacking bilayer.

Abstract:Hyperbolic polaritons exhibit large photonic density of states and can be collimated in certain propagation directions. The majority of hyperbolic polaritons are sustained in man-made metamaterials. However, natural-occurring hyperbolic materials also exist. Particularly, natural in-plane hyperbolic polaritons in layered materials have been demonstrated in MoO3 and WTe2, which are based on phonon and plasmon resonances respectively. Here, by determining the anisotropic optical conductivity (dielectric function) through optical spectroscopy, we predict that monolayer black phosphorus naturally hosts hyperbolic exciton-polaritons due to the pronounced in-plane anisotropy and strong exciton resonances. We simultaneously observe a strong and sharp ground state exciton peak and weaker excited states in high quality monolayer samples in the reflection spectrum, which enables us to determine the exciton binding energy of 452 meV. Our work provides another appealing platform for the in-plane natural hyperbolic polaritons, which is based on excitons rather than phonons or plasmons.

Abstract:Two-dimensional black phosphorus has been configured as field-effect transistors, showing an intrinsic symmetric ambipolar transport characteristic. Here, we demonstrate the strongly modulated ambipolar characteristics of few-layer black phosphorus in oxygen. Pure oxygen exposure can dramatically decrease the electron mobility of black phosphorus without degrading the hole transport. The transport characteristics can be nearly recovered upon annealing in Argon. This reveals that oxygen molecules are physisorbed on black phosphorus. In contrast, oxygen exposure upon light illumination exhibits a significant attenuation for both electron and hole transport, originating from the photoactivated oxidation of black phosphorus, which is corroborated by in situ X-ray photoelectron spectroscopy characterization. Our findings clarify the predominant role of oxygen in modulating ambipolar characteristics of black phosphorus, thereby providing deeper insight to the design of black phosphorus based complementary electronics.

Abstract:We report the full sequence of excitonic states in monolayer and few-layer black phosphorus (BP). High-quality BP samples are acquired by treating the silicon oxide substrate with a self-assembled monolayer hydrophobic molecule, which facilitates the access to their ground and higher-lying states of intrinsic excitons through the reflection and photoluminescence excitation spectra. Combined with first-principles and model calculations, we further determine that the exciton binding energy shrinks by similar to 6-fold from 940 meV in monolayer to 160 meV in bilayer BP, yet it only decreases slightly to 108 meV in trilayer. This could be attributed to the strong interlayer coupling and lattice shrinking in multilayer BP samples. Our results shed light on the unique excitonic optical properties of two-dimensional BP.

Abstract:Bright dipolar excitons, which contain electrical dipoles and have high oscillator strength, are an ideal platform for studying correlated quantum phenomena. They usually rely on carrier tunneling between two quantum wells or two layers to hybridize with nondipolar excitons to gain oscillator strength. In this work, we uncovered a new type of bright infrared dipolar exciton by stacking 90°-twisted black phosphorus (BP) structures. These excitons, inherent to the reconstructed band structure, exhibit high oscillator strength. Most importantly, they inherit the linear polarization from BP, which allows light polarization to be used to select the dipole direction. Moreover, the dipole moment and resonance energy can be widely tuned by the thickness of the BP. Our results demonstrate a useful platform for exploring tunable correlated dipolar excitons.

Anomalous Size Dependence of Optical Properties in Black Phosphorus Quantum Dots

Abstract:Understanding electron transitions in black phosphorus nanostructures plays a crucial role in applications in electronics and optoelectronics. In this work, by employing time-dependent density functional theory calculations, we systematically study the size-dependent electronic, optical absorption, and emission properties of black phosphorus quantum dots (BPQDs). Both the electronic gap and the absorption gap follow an inversely proportional law to the diameter of BPQDs in conformity to the quantum confinement effect. In contrast, the emission gap exhibits anomalous size dependence in the range of 0.8-1.8 nm, which is blue-shifted with the increase of size. The anomaly in fact arises from the structure distortion induced by the excited-state relaxation, and it leads to a huge Stokes shift in small BPQDs.

Abstract:Black phosphorus is a newly rising layered material with tremendous and intriguing physical, chemical, and electronic properties. Recently, it was reintroduced into the community from the perspective of two-dimensional ( 2D) materials, showing excellent carrier mobility, strong light-matter interactions in the mid-infrared ( mid-IR) range, and unique anisotropic physical properties. These features are beyond the existing 2D materials in terms of bandgap range and mobility/bandgap trade-off, making it possible to bridge the application gaps ranging from mid-IR photonics to high-performance field-effect devices. In this paper, we review the status and perspectives of the optical properties of black phosphorus, with a particular emphasis on their broadband tunable bandgap and anisotropic optical properties. We began with a brief introduction on the history, synthesis, crystal/band structures, and basic physical properties of black phosphorus. In Section 3, we discuss the optical properties of black phosphorus, including comparison of the electronic-excitation-induced versus phonon-excitation-induced optical properties, linear versus nonlinear absorption, and static versus dynamic photoresponse, as well as the quasi-particle effect versus the effect. After that, we exemplify typical black phosphorus photonic devices in Section 4. We highlight recent progress in photodetectors covering mid-IR and terahertz wavelength, ultrafast Q-switching and mode-locking pulse lasers and nanophotonic devices. Finally, we present a summary and outlook of black phosphorus regarding current challenges and future application opportunities in Section 5. (C) 2016 Optical Society of America

Abstract:Anisotropy refers to the property of a material exhibiting directionally dependent features. In this paper, we introduce black phosphorous (BP), the most stable allotrope of phosphorus in layered orthorhombic structure with a bandgap of 0.3 eV in bulk, as a unique 2D material in which electrons, phonons and their interactions with photons behave in a highly anisotropic manner within the plane of the layers. The unique anisotropic nature of BP thin films is revealed using angle-resolved Raman and infrared spectroscopies, together with angle-resolved transport study. For 15 nm thick BP, we measure Hall mobility of 1000 and 600 cm^2/Vs for holes along the light (x) and heavy (y) effective mass directions, respectively, at 120 K. These BP thin films also exhibit large and anisotropic in-plane optical conductivity from 2 to 5 micrometer wavelength. Field effect transistors using 4 to 30 layers of BP (2 to 15 nm) as channel material exhibit an on-off current ratio exceeding 10^5, a field-effect mobility of 205 cm^2/Vs, and good saturation properties all at room temperature, suggesting its promising future in high performance thin film electronics. By introducing narrow bandgap BP into the 2D material family, we fill the space between semi-metallic graphene and large bandgap TMDCs, where great potentials for infrared optoelectronics lie. Most importantly, the unique anisotropic nature of this intriguing material creates unprecedented possibilities for the realization of conceptually new optoelectronic and electronic devices in which angle-dependent physical properties are highly desirable.

Abstract:Monolayer black phosphorus (BP) holds great promise for naturally hyperbolic polaritons and correlated states in rectangular moiré superlattices. However, preparing and identifying high-quality monolayer BP are challenging due to its instability and high transparency, which limits extensive studies. In this study, we developed a method for rapidly and nondestructively identifying monolayer BP and its crystal orientation simultaneously using modified photoluminescence (PL) microscopy. The optical contrast of monolayer BP has been significantly increased by at least twenty times compared to previous reports, making it visible even on a transparent substrate. The polarization dependence of optical contrast also allows for the in situ determination of crystal orientation. Our study facilitates the identification of monolayer BP, expediting more extensive research on and potential industrial applications of this material.
