Abstract:Quantum cascade lasers (QCLs) in terahertz frequency emit terahertz radiation by intersubband optical transitions in conduction band of semiconductor quantum wells. Terahertz QCLs arc the terahertz sources which arc able to be electrically pumped and operated in continuous-wave. Terahertz quantum cascade lasers arc small, light, compact, and easy for integration, and they arc the solid-state terahertz sources that have the highest output power. This article will review the recent developments of double-metal terahertz QCLs in terms of narrow beam pattern, frequency tunability, and high output power.

Abstract:High-power terahertz (THz) quantum cascade laser, as an emerging THz solid-state radiation source, is attracting attention for numerous applications including medicine, sensing, and communication. However, due to the sub-wavelength confinement of the waveguide structure, direct beam brightness upscaling with device area remains elusive due to several mode competition and external optical lens is normally used to enhance the THz beam brightness. Here, we propose a metallic THz photonic crystal resonator with a phase-engineered design for single mode surface emission over a broad area. The quantum cascade surface-emitting laser is capable of delivering an output peak power over 185 mW with a narrow beam divergence of 4.4° × 4.4° at 3.88 THz. A high beam brightness of 1.6 × 107 W sr-1m-2 with near-diffraction-limited M2 factors of 1.4 in both vertical and lateral directions is achieved from a large device area of 1.6 × 1.6 mm2 without using any optical lenses. The adjustable phase shift between the lattices enables a stable and high-intensity surface emission over a broad device area, which makes it an ideal light extractor for large-scale THz emitters. Our research paves the way to high brightness solid-state THz lasers and facilitates new applications in standoff THz imaging, detection, and diagnosis.

Abstract:We report on the realization of a monolithically integrated master-oscillator power-amplifier architecture in a terahertz quantum cascade laser (THz-QCL) with a metal-metal waveguide. The master-oscillator section is a first-order distributed feedback (DFB) laser. Instead of using a thick anti-reflection coating, we exploit a diffraction grating together with an absorbing boundary in the power-amplifier section to efficiently extract the laser radiation and suppress the self-lasing in it. The devices demonstrate a stable generation and power amplification of single-mode emission. The amplification factor is about 5, and the output power is approximately twice that of the standard second-order DFB lasers fabricated from the same material. Emission beam pattern with a divergence angle of ∼18 × 40° is achieved. Our work provides an avenue for the realization of single-mode THz-QCLs with high output power and good beam quality.

Abstract:We report on the realization of GaAs/AlGaAs quantum cascade lasers with an emission wavelength of 9.1 μm above the liquid nitrogen temperature. With optimal current injection window and ridge width of 24 and 60 μm respectively, a peak output power more than 500 mW is achieved in pulsed mode operation. A low threshold current density Jth = 2.6 kA/cm2 gives the devices good lasing characteristics. In a drive frequency of 1 kHz, the laser operates up to 20% duty cycle.

Abstract:We report the realization of terahertz quantum cascade laser based on an antenna array, in which each unit contains two dipole antennas with slightly different widths. The device operates in single mode around 3.2THz, and the radiation efficiency can be flexibly manipulated by the width difference between the dual-antenna in each unit. Single mode emission with 30dB side-mode suppression ratio, 120 mW pulsed output power and 1% wall-plug efficiency has been demonstrated at a heat-sink temperature of 20K.

Abstract:We demonstrate single-mode surface-emitting terahertz frequency quantum cascade lasers utilising non-uniform second-order distributed feedback concentric-circular-gratings. The grating is designed for single-mode operation and surface emission for efficient and directional optical power out-coupling. The devices exhibit single-mode operation over the entire dynamic range with a side-mode-suppression-ratio of around 30 dB at 78 K, and a six-fold rotationally symmetric far-field pattern. In addition, the devices show a peak output power approximately three times higher than in ridge-waveguide lasers of similar size, whilst maintaining similar threshold current densities for the 3.8 THz emission and without remarkably sacrificing the maximum temperature operation performance. Owing to the high symmetry of the structure and the broad area light emission from surface, the devices are potentially very suitable for use as single-mode, high power emitters for integration into two-dimensional laser arrays. Abstract:We demonstrate novel THz quantum cascade lasers with a gain endowed photonic crystal (PhC) and a grating coupler (GC) formed on each end of the ridge. The PhC acts as a reflection mirror with extremely narrow bandwidth, and the GC enables high radiation efficiency. Such configuration independently controls the mode control and power extraction, and results in stable single mode emission with very high output power.

Abstract:Strategies and concepts for the design of THz emitters based on the quantum cascade scheme are analyzed and modeled in terms of a fully three-dimensional Monte Carlo approach; this allows for a proper inclusion of both carrier-carrier and carrier-phonon scattering mechanisms. Starting from the simulation of previously published far-infrared emitters, where no population inversion is achieved, two innovative designs are proposed. The first one follows the well-established chirped-superlattice scheme whereas the second one employs a double-quantum well superlattice to allow energy relaxation through optical phonon emission. For both cases a significant population inversion is predicted at temperatures up to 80 K.

Abstract:We demonstrate the highly efficient power extraction from terahertz quantum cascade laser (THz-QCL) via a grating coupler (GC). The GC, formed in the top metallization of a Fabry-Perot (FP) THz-QCL with a metal-metal (MM) waveguide, diffracts the THz wave into the free space when it oscillates between the two cleaved facets. The radiation loss can be tailored in a wide range by changing the structure of the GC. The asymmetric positioning of the GC enables near-unidirectional emission, the enlarged emission surface reduces the beam divergence, and the MM waveguide keeps the optical confinement factor near unity. Experimental results confirm that, when the operating frequency is near 2.7 THz, the laser with a GC shows superior performances than the conventional FP lasers in terms of output power and operation temperature.

Abstract:High-power, incoherent THz array sources are widely desired in some applications due to their low energy, unique terahertz fingerprint, and image. In this work, a dual ridge terahertz quantum cascade laser lasing at 3.1 THz is presented, and the device’s performance is analyzed in detail. The maximum output power can reach 512 mW when the two ridges work simultaneously in continuous-wave mode, with a threshold current density of 281 A/cm2 at 15 K. While the peak power is approximately 704 mW in pulse-wave mode at 15 K, the lasing still could be observed approximately 7 mW at 125 K. The far-field pattern of the dual ridge THz QCL is detected by a THz camera; two light spots typically show a single-lobe Gaussian distribution. The experimental results provide a reference for realizing high-power THz quantum cascade lasers, and they will provide some guidance for the structural design of multiple ridges or laser arrays.

Abstract:We report planar integration of tapered terahertz (THz) frequency quantum cascade lasers (QCLs) with metasurface waveguides that are designed to be spoof surface plasmon (SSP) out-couplers by introducing periodically arranged SSP scatterers. The resulting surface-emitting THz beam profile is highly collimated with a divergence as narrow as ~4° × 10°, which indicates a good waveguiding property of the metasurface waveguide. In addition, the low background THz power implies a high coupling efficiency for the THz radiation from the laser cavity to the metasurface structure. Furthermore, since all the structures are in-plane, this scheme provides a promising platform where well-established surface plasmon/metasurface techniques can be employed to engineer the emitted beam of THz QCLs controllably and flexibly. More importantly, an integrated active THz photonic circuit for sensing and communication applications could be constructed by incorporating other optoelectronic devices such as Schottky diode THz mixers, and graphene modulators and photodetectors.

Abstract:The design and fabrication of a high power THz quantum cascade laser (QCL), with electrically controllable transverse mode is presented. The switching of the beam pattern results in dynamic beam switching using a symmetric side current injection scheme. The angular-resolved L-I curves measurements, near-field and far-field patterns and angular-resolved lasing spectra are presented. The measurement results confirm that the quasi-TM01 transverse mode lases first and dominates the lasing operation at lower current injection, while the quasi-TM00 mode lases at a higher threshold current density and becomes dominant at high current injection. The near-field and far-field measurements confirm that the lasing THz beam is maneuvered by 25 degrees in emission angle, when the current density changes from 1.9 kA/cm(2) to 2.3 kA/cm(2). A two-dimension (2D) current and mode calculation provides a simple model to explain the behavior of each mode under different bias conditions. (C)2010 Optical Society of America

Abstract:With one- and two-dimensional particle-in-cell (PIC) codes, we simulate the generation of high power terahertz (THz) emission from the interaction of ultrashort intense lasers with tenuous plasma and gas targets. By driving high-amplitude electron plasma waves either with a laser wakefield or the beatwave of two laser pulses, powerful THz electromagnetic pulses can be produced by linear mode conversion in inhomogeneous plasma or by the transient current induced at the surfaces of a thin plasma layer of few plasma wavelengths. Even with incident lasers at moderate intensity such as 10(17)W/cm(2), the produced emission can be at the level of tens of MW in power and capable of affording field strengths of a few MV/cm, suitable for the studies of THz nonlinear physics. With field ionization included in the PIC codes, THz emission from laser interaction with tenuous gas targets is simulated. It is found that the transient transverse current formed during the ionization processes is responsible for the THz emission. With this mechanism, one may also obtain THz fields of MV/cm at lower laser intensity as compared with the schemes of plasma-wave excitation.

Abstract:We report the design, fabrication and experimental characterization of surface-emitting terahertz (THz) frequency quantum cascade lasers (QCLs) with distributed feedback concentric-circular-gratings. Single-mode operation is achieved at 3.73 THz with a side-mode suppression ratio as high as similar to 30 dB. The device emits similar to 5 times the power of a ridge laser of similar dimensions, with little degradation in the maximum operation temperature. Two lobes are observed in the far-field emission pattern, each of which has a divergence angle as narrow as similar to 13.5 degrees x 7 degrees. We demonstrate that deformation of the device boundary, caused by anisotropic wet chemical etching is the cause of this double-lobed profile, rather than the expected ring-shaped pattern. Abstract:High-power terahertz frequency quantum cascade lasers operating in both pulsed and continuous wave (CW) modes are demonstrated. High Al composition four quantum wells active region based on diagonal structure are employed to suppress the escape of electrons into continuum and thermally activated LO-phonon scattering, as evidenced by the activation energy value of ~14.4 meV extracted from the experimental data. The devices operate in a frequency range of 3.8 - 4.05 THz and have a pulsed maximum operating temperature of ~119 K. The total optical output power from an uncoated laser is 1.57 W and the maximum single-facet emission power from an HR coated one is 1.03 W in pulsed mode at 7 K. The maximum output power of ~256 mW is obtained by a 2.5-mm-long device operating in CW mode with a low threshold current density of 188.6 A/cm 2 at 15 K.

Abstract:Distributed feedback quantum cascade lasers lased at 3.0 THz were prepared and their output performance was analyzed. The optimized grating parameters were obtained by theoretical analyses. Single-mode emission was obtained and a maximum output power of more than 166 mW at 15 K was achieved. The corresponding threshold current density was 257A/c m 2, and the side-mode suppression ratio was more than 15 dB. By changing the input voltage, the frequency was stable with a variation of less than 3 GHz. A beam with obviously fast and slow axis features was observed. Further improvement and the potential application of distributed feedback quantum cascade lasers are discussed.

Abstract:A terahertz master-oscillation power-amplifier quantum cascade laser (THz-MOPA-QCL) is demonstrated where a grating coupler is employed to efficiently extract the THz radiation. By maximizing the group velocity and eliminating the scattering of THz wave in the grating coupler, the residue reflectivity is reduced down to the order of 10(-3). A buried DFB grating and a tapered preamplifier are proposed to improve the seed power and to reduce the gain saturation, respectively. The THz-MOPA-QCL exhibits single-mode emission, a single-lobed beam with a narrow divergence angle of 18 degrees x 16 degrees, and a pulsed output power of 136 mW at 20 K, which is 36 times that of a second-order DFB laser from the same material.

Abstract:A terahertz (THz) quantum cascade laser (QCL) is an electrically pumped semiconductor laser based on the inter‐subband electron transitions in a multiple‐quantum‐well heterostructure. Comparing with many other THz wave generation methods, THz QCL is mostly developed with compact fingerprint, high power, and high efficiency in the demanding frequency range of 0.8–5.4 THz with the aid of advanced electronic engineering technology of the active materials. This triggers various important applications including nonlinear optics, astronomy, imaging, sensing, and spectroscopy. However, the applications of THz QCL require good output characteristics in terms of the emission spectrum, beam quality, power efficiency, and polarization control, which are beyond the reach of the electronic engineering techniques. The main focus here is placed on photonic engineering of the THz QCLs with attention to the significant improvement of THz QCL output characteristics. Various photonic solutions to manipulate the laser output are thoroughly reviewed. Some innovative photonic designs with impressive achievements are highlighted. Nonconventional cavities with exotic physics and special functionalities are also discussed in the end, which may be exploited for potential applications in the future.

Abstract:Broadband emission in the terahertz spectral region is a prerequisite for applications such as spectroscopy or white light sources. Appropriate signal powers and a compact design are advantageous for this use. A technology which meets these requirements are terahertz quantum cascade lasers. These electrically pumped, on-chip semiconductor lasers provide high output powers and the freedom of tailoring their emission wavelength by bandstructure engineering. By combining multiple active region designs emitting at different wavelengths in a single structure, one can obtain broadband emission from a single device. Here, we present a heterogeneous terahertz quantum cascade laser consisting of five individual active regions based on a three-well, LO-phonon depopulation design. The devices lase in pulsed and continuous-wave operation and emit in a spectral range from 1.9 to 4.5 THz, covering a bandwidth of 1.37 octaves. The use of the three-well design, which was optimized for high temperature operation, leads to a maximum operating temperature in the pulsed operation of 143 K.
