Abstract:We have experimentally analyzed the dynamics of polarized strong optical injection in 1550 nm vertical-cavity surface-emitting lasers (VCSELs). The locking ranges of optical injection-locked (OIL) VCSELs are experimentally measured in different states of polarized strong optical injection. Based on our novel ellipse model, the influence of the polarization state of strong injection light is quantitatively studied for the first time.

Abstract:Optical phase modulation based on directly modulated reflection-mode optically injection-locked VCSEL is investigated based on standard OIL rate equations and reflection-mode OIL model. The phase information of both static and dynamic state is simulated. The difference of static state phase information between transmission- and reflection-mode OIL is numerically analyzed. With specific OIL parameters, the output power of directly modulated OIL-VCSEL remains constant and phase deviation of 0.934π rad is obtained. Results show that a directly modulated OIL-VCSEL can function as a key component in QPSK or 8PSK transmitters. Preliminary 2.5 Gb/s PSK modulation characteristic is demonstrated experimentally.

Abstract:We report novel design considerations for graded separate confinement heterostructure (SCH) cavities of oxide-confined vertical-cavity surface-emitting lasers (VCSELs). Using a self-consistent effective-index method, we have analyzed ungraded, linearly and exponentially graded SCH cavities of an 850-nm VCSEL. An ungraded SCH gives the best optical-confinement factor, while linear and exponential gradings reduce the factor by 18% and 9%, respectively. Grading the SCH cavities of oxide-confined VCSELs leads to both a shift in the resonant wavelength as well as a decrease in the optical-confinement factor. The resonant-wavelength shifts in graded SCH cavities are attributed to two competing effects: the formation of an effective-index step that redefines the /spl lambda/ cavity, and larger optical-field leakage, which relaxes the confinement. We have also demonstrated that wavelength shifts can be easily compensated by optimized width extensions of the aperture layers which sandwich the graded SCH cavity, without further reducing the optical-confinement factor. Based on a revised understanding of the resonances for graded SCH cavities, we can therefore control the design of graded SCH VCSELs to obtain a desired resonant wavelength with great precision.

Abstract:We present experimental results of output power bistability in a vertical-cavity surface-emitting laser under optical injection induced by frequency detuning or power variation of the master laser. An ultra-wide hysteresis cycle of 3.7 nm (473.3 GHz) is achieved through frequency detuning, which is more than 11 times wider than that achieved in the state-of-the-art (37 GHz). Furthermore, the width of injection power induced hysteresis cycle we achieved is as large as 7.3 dB. We theoretically analyzed the hysteresis cycles based on standard optical injection locking rate equations including the interference effect of master laser reflection and found excellent agreement with experimental results.

Abstract:This investigation explores experimentally the optical characteristics of long-wavelength quantum-dot vertical-cavity surface-emitting lasers (QD VCSELs). The InAs QD VCSEL, fabricated on a GaAs substrate, is grown by molecular beam epitaxy with fully doped distributed Bragg reflectors. The optical characteristics of QD VCSEL without and with light injection are studied in detail. The QD VCSEL has the potential to be used in all-optical signal processing systems.

Abstract:Enhancing resonance frequency of strong optical injection-locked semiconductor lasers is experimentally studied. Resonance frequency is increased from 4.1 to 53.9 GHz by the optical injection locking (OIL) technique. We experimentally demonstrate that resonance frequency is strictly equal to the frequency spacing between the cavity modes of the master and slave lasers under strong OIL condition. This result provides valuable information to improve OIL theory.

Abstract:We demonstrate the long distance transmission of single-carrier frequency division multiple address signals by directly-modulated optically injection-locked vertical-cavity surface-emitting laser. Transmission distance as long as 50 km is achieved at 5 Gb/s (2.5 Gb/s for each user) through data pattern inversion and higher frequency response gain under optical injection locking.

Abstract:Spin-Vertical Cavity Surface Emitting Lasers (spin-VCSELs) are undergoing increasing research effort for new paradigms in high-speed optical communications and photon-enabled computing. To date research in spin-VCSELs has mostly focused on Quantum-Well (QW) devices. However, novel Quantum-Dot (QD) spin-VCSELs, offer enhanced parameter controls permitting the effective, dynamical and ultrafast manipulation of their light emissions polarization. In the present contribution we investigate in detail the operation of QD spin-VCSELs subject to polarization modulation for their use as ultrafast light sources in optical communication systems. We reveal that QD spin-VCSELs outperform their QW counterparts in terms of modulation efficiency, yielding a nearly two-fold improvement. We also analyse the impact of key device parameters in QD spin-VCSELs (e.g. photon decay rate and intra-dot relaxation rate) on the large signal modulation performance with regard to optical modulation amplitude and eye-diagram opening penalty. We show that in addition to exhibiting enhanced polarization modulation performance for data rates up to 250Gbps, QD spin-VCSELs enable operation in dual (ground and excited state) emission thus allowing future exciting routes for multiplexing of information in optical communication links.

Abstract:This investigation experimentally demonstrates the dynamic characteristics of quantum dot vertical-cavity surface-emitting lasers (QD VCSEL) without and with light injection. The QD VCSEL is fully doped structure on GaAs substrate and operates in the 1.3 mum optical communication wavelength. The eye diagram, frequency response, and intermodulation distortion are presented. We also demonstrate that the frequency response enhancement by light injection technique allows us to improve the performance of subcarrier multiplexed system.

Abstract:The introduction of visible light communication (VLC) technology could increase the capacity of existing wireless communication systems towards 6G networks. In practice, VLC can make good use of lighting system infrastructures to transmit data using light fidelity (Li-Fi). The use of semiconductor light sources, including light-emitting diodes (LEDs) and laser diodes (LDs) are essential to VLC technology because these devices are energy-efficient and have long lifespans. To achieve high-speed VLC links, various technologies have been utilized, including injection locking. Optical injection locking (OIL) is an optical frequency and phase synchronization technique that has been implemented in semiconductor laser systems for performance enhancement. High-performance optoelectronic devices with narrow linewidth, wide tunable emission, large modulation bandwidth and high data transmission rates are desired for advanced VLC. Thus, the features of OIL could be promising for building high-performance VLC systems. In this paper, we present a comprehensive review of the implementation of the injection-locking technique in optical communication systems. The enhancement of characteristics through OIL is elucidated. The applications of OIL in VLC systems are discussed. The prospects of OIL for future VLC systems are evaluated.

Abstract:With the popularity of LED infrastructure and the camera on smartphone, LED-Camera visible light communication (VLC) has become a realistic and promising technology. However, the existing LED-Camera VLC has limited throughput due to the sampling manner of camera. In this paper, by introducing a polarization dimension, we propose a hybrid modulation scheme with LED and polarization signals to boost throughput. Nevertheless, directly mixing LED and polarized signals may suffer from channel conflict. We exploit well-designed packet structure and Symmetric Return-to-Zero Inverted (SRZI) coding to overcome the conflict. In addition, in the demodulation of hybrid signal, we alleviate the noise of polarization on the LED signals by the polarization background subtraction. We further propose a pixel-free approach to correct the perspective distortion caused by the shift of view angle by adding polarizers around the liquid crystal array. We build a prototype of this hybrid modulation scheme using off-the-shelf optical components. We enhance the basic version (Zou et al. 2023) of preliminary work by analyzing the performance with FSK modulation. Extensive experimental results demonstrate that the hybrid modulation scheme can achieve reliable communication, achieving 13.4 kbps throughput, which is 400 % of the existing state-of-the-art LED-Camera VLC.

Abstract:Polarization-stable vertical-cavity surface-emitting lasers (VCSELs) with a simple fabrication process are presented. The gratings fixing the polarization are defined by a two-step exposure technology taking advantage of the displacement Talbot lithography technique. This enables grating lines to remain within the inner circle mesa of the VCSELs. These surface grating VCSELs with different periods are theoretically modeled and experimentally verified. Most of these VCSELs exhibit full polarization stability as predicted theoretically. For VCSELs with grating periods larger than the emission wavelength we found a weak orthogonal polarization suppression ratio, thereby deviating from those grating VCSELs with smaller periods.

Abstract:The dynamics of a broad area semiconductor vertical-cavity surface-emitting laser (VCSEL) is analytically and numerically investigated considering the linewidth enhancement factor resulting in the modulation instability of a spatially homogeneous generation mode. We find the aperture width depends on the parameters of the laser system, above which the modulation instability leads to chaotic filamentalization of the optical field and complicates the practical application of such lasers. We show that using the external optical injection of small amplitude, it is possible both to transform chaotic filaments into regular stationary spatial optical structures (stripes and hexagons) and to stabilize the broad-area VCSELs.
