Abstract:Plasmonic nanolasers have received a substantial interest for their promising applications in integrated photonics, optical sensing, and biomedical imaging. To date, a room-temperature plasmonic nanolaser, submicron in all dimensions, remains elusive in the visible regime due to high metallic losses. Here, we demonstrate single-particle lasing around 2.3 eV with full-submicron, cesium lead bromide perovskite (CsPbBr3) crystals atop polymer-coated gold substrates at room temperature. With a large number (~100) of devices in total, we systematically study the lasing action of plasmonic test and photonic control groups. The achieved smallest plasmonic laser was 0.56 micrometer x 0.58 micrometer x 0.32 micrometer in size, ten-fold smaller than that of our smallest photonic laser. Key elements to efficient plasmonic lasing are identified as enhanced optical gain by the Purcell effect, long carrier diffusivity, a large spontaneous emission factor, and a high group index. Our results shed light on three-dimensional miniaturization of plasmonic lasers.

Abstract:Organic–inorganic metal halide perovskites have recently demonstrated outstanding efficiencies in photovoltaics as well as highly promising performances for a wide range of optoelectronic applications such as lasing, light emission, optical detectors, and even for radiation detection. Key to the realization of functional perovskite micro/nanosystems on the ubiquitous silicon optoelectronics platform is through sophisticated lithography. Despite the rapid progress made in halide perovskite lasing, direct lithographic patterning of perovskite films to form optical cavities on conventional substrates remains extremely challenging. This study realizes room‐temperature high‐quality factor whispering‐gallery‐mode lasing ( Q ≈ 1210) from patterned lead halide perovskite microplatelets fabricated in periodic arrays on silicon substrate with micropatterned BN film as the buffer layer. By varying the size of the platelets, modal selectivity for single mode lasing can be achieved with different cavity sizes or by simply breaking the structural symmetry of the cavity through designing the pattern. Importantly, this work demonstrates a straightforward, versatile bottom‐up scalable strategy to realize high‐quality periodic perovskite arrays with variable cavity sizes for large‐area light‐emitting and optical gain applications.
Low‐Threshold, External‐Cavity‐Free Flexible Perovskite Lasers

Abstract:A distinct advantage of halide perovskite semiconductors is their potential as gain media in high-performance, all-solution-processed flexible lasers. However, most perovskite microlasers employ external optical resonators with rigid and high-temperature/vaccum-processed structures unsuitable for flexible applications. Here, low-threshold, external-cavity-free perovskite lasers (approximate to 550 nm, linewidth: approximate to 0.3 nm, quality factor: approximate to 1900, room temperature), prepared with excellent reproducibility using simple one-step spin-coating and low-temperature annealing, are demonstrated. Exceptionally low lasing thresholds of 9.3 and 14.6 mu J cm(-2) are achieved for external-cavity-free perovskite lasers on rigid and flexible substrates, respectively. The thresholds and quality factors are on par with that of high-performance perovskite microlasers with well-designed external cavities. The lasers exhibit good operational stability, showing half-life of >1.8 x 10(8) pulses under optical pumping in air. Transient optical experiments reveal that the low thresholds stem from enhanced band-to-band spontaneous and stimulated emission processes in the high-quality microcrystalline perovskite, effectively out-pacing trap-mediated and Auger processes detrimental to the lasing action. The flexible perovskite lasers retain >95% of the initial intensity after 10000 bending cycles, showing outstanding mechanical durability. As these lasers can be produced from solution within minutes at low costs, the findings are expected to enable high-throughput, scalable fabrication of perovskite lasers for emerging applications.
Room‐Temperature Single‐Mode Plasmonic Perovskite Nanolasers with Sub‐Picosecond Pulses

Abstract:A room temperature sub‐picosecond perovskite plasmonic nanolaser with ultrasmall mode volume, fabricated by non‐destructively transfer printing of an atomically smooth perovskite nanoplatelet synthesized via chemical vapor deposition onto the surface of a pre‐fabricated ultra‐smooth nanometer‐scale SiO2‐coated Ag film, is reported. The work provides an effective way to develop high modulation bandwidth nanolasers for short‐reach applications. With the explosive growth of communication traffic, increasing the modulation bandwidth of semiconductor lasers has attracted significant attention. However, after rapid progress is achieved, further increasing the modulation bandwidth of semiconductor lasers is hampered by the slow charge‐carrier dynamics. Here, a room temperature, single‐mode perovskite nanolaser with sub‐picosecond pulses, enabled by high Purcell enhancement is reported. This enhancement is achieved via transferring an atomically smooth perovskite nanoplatelet onto the surface of an ultra‐smooth SiO2/Ag film. This nanolaser features a low mode volume (V) as low as 0.137 μm3, a high‐quality factor (Q) up to 2180, and a low lasing threshold of 36.65 μJ cm−2. The Q value of the laser is one order of magnitude higher than that of state‐of‐the‐art nanolasers. The smoothness of both the nanoplatelet and the SiO2/Ag film in the laser is critical to achieving a high Purcell enhancement. Polarization analysis reveals that the laser emission consists of a transvere‐magnetic (TM) polarized surface plasmon mode and a transverse‐electric (TE) polarized photonic mode. Furthermore, ultrafast charge‐carrier dynamics indicate the surface plasmon decay time can be as short as 0.6 ± 0.4 ps due to the high Purcell enhancement. This work opens up the possibility of developing nanolasers with high bandwidths and ultra‐small sizes.

Room Temperature Electrically Driven Ultraviolet Plasmonic Lasers

Abstract:Plasmonic lasers, which make use of the strong confinement of surface plasmon polaritons (SPPs), are key components to realize ultracompact coherent light sources at deep subwavelength scale. Currently, large metal and radiation losses of their metallic cavities limit electrically driven plasmonic lasers operation mainly at cryogenic temperature, where sufficient gain can be obtained. It is a crucial challenge to accomplish high performance electrically driven plasmonic lasers operated at room temperature. Benefiting from the large exciton binding energy and large oscillator strength of zinc oxide (ZnO) gain media, an optically pumped ultraviolet (UV) plasmonic laser is demonstrated from a hybrid metal-insulator-semiconductor structure, in which a magnesium oxide (MgO) gap layer plays a critical role in reducing the metallic loss. Further optimizing the thickness of the MgO gap layer and ZnO active layer, room temperature electrically driven UV plasmonic lasers with a threshold of 70.2 A cm(-2) are realized for the first time under the injection of electrical carriers through the metallic electrode of the hybrid structure. Localizing light in subwavelength dimension, this novel type of UV plasmonic nanolasers may find various applications in photolithography, sensing, integrated microfluidic systems for surface sterilizations and nanoscale treatment processes.
Room Temperature Semiconductor Plasmon Laser

Abstract:Plasmon lasers are a new class of coherent optical amplifiers that generate and sustain light well below its diffraction limit [1-4]. Their intense, coherent and confined optical fields can enhance significantly light-matter interactions and bring fundamentally new capabilities to bio-sensing, data storage, photolithography and optical communications [5-11]. However, metallic plasmon laser cavities generally exhibit both high metal and radiation losses, limiting the operation of plasmon lasers to cryogenic temperatures, where sufficient gain can be attained. Here, we present room temperature semiconductor sub-diffraction limited laser by adopting total internal reflection of surface plasmons to mitigate the radiation loss, while utilizing hybrid semiconductor-insulator-metal nano-squares for strong confinement with low metal loss. High cavity quality factors, approaching 100, along with strong λ/20 mode confinement lead to enhancements of spontaneous emission rate by up to 18 times. By controlling the structural geometry we reduce the number of cavity modes to achieve single mode lasing.
A Room Temperature Low-Threshold Ultraviolet Plasmonic Nanolaser

Abstract:Constrained by large ohmic and radiation losses, plasmonic nanolasers operated at visible regime are usually achieved either with a high threshold (102–104 MW cm−2) or at cryogenic temperatures (4–120 K). Particularly, the bending-back effect of surface plasmon (SP) dispersion at high energy makes the SP lasing below 450 nm more challenging. Here we demonstrate the first strong room temperature ultraviolet (~370 nm) SP polariton laser with an extremely low threshold (~3.5 MW cm−2). We find that a closed-contact planar semiconductor–insulator–metal interface greatly lessens the scattering loss, and more importantly, efficiently promotes the exciton–SP energy transfer thus furnishes adequate optical gain to compensate the loss. An excitation polarization-dependent lasing action is observed and interpreted with a microscopic energy-transfer process from excitons to SPs. Our work advances the fundamental understanding of hybrid plasmonic waveguide laser and provides a solution of realizing room temperature UV nanolasers for biological applications and information technologies. Surface plasmon lasers could improve our ability to generate and use light at nanometre scales, but they regularly suffer from optical losses that make them impractical, particularly at ultraviolet wavelengths. Zhang et al.demonstrate a low-threshold surface plasmon laser that overcomes this problem.
Subwavelength-scale Lasing Perovskite with Ultrahigh Purcell Enhancement

Abstract:The remarkable photophysical properties of halide perovskites have led to high-performance lasers. The slow emission dynamics and diffraction-limited device, however, impose an intrinsic barrier on realizing ultrafast and compact lasers for integrated optoelectronic applications. Plasmonic cavities have been employed to reduce laser size. Yet the emission dynamics is fundamentally limited due to the dilemma between ever-reduced cavity size and the increase of losses. Here, we show a subwavelength-scale lasing perovskite with ultrahigh Purcell enhancement of 209 that greatly enhances emission dynamics under ambient conditions. The hybrid surface plasmon polaritons (SPPs) coupled with perovskites significantly reduce plasmonic and trap state loss channels and promote a strong Purcell effect. Moreover, the realization of SPPs confinement away from the perovskite region mitigates gain degradations that enables superior long-term device stability and reliability. Our study opens a new avenue for on-chip ultrafast optoelectronics and fundamental studies of light-matter interactions at the strongly confined field.
Organic-Inorganic Perovskite Plasmonic Nanowire Lasers with A Low Threshold and A Good Thermal Stability

Abstract:Plasmonic nanolasers have ushered in a paradigm of deep sub-wavelength coherent optical sources with ultrafast dynamics that exploit the strong confinement capabilities of metals. Although these devices are usually associated with higher thresholds due to absorption in metals, the high gain inorganic II-VI and III-V semiconductor materials have allowed the realization of plasmonic nanolasers operating under ambient conditions. In this work, we introduce single-crystalline lead halide perovskite (CH3NH3PbI3) nanowires as an organic-inorganic semiconducting gain material to the plasmonic laser community. We demonstrate plasmonic laser action using a hybrid geometry whereby the perovskite nanowires are placed on a silver substrate with an insulating spacer layer. We report relatively low threshold operation under ambient conditions (13.5 μJ cm-2), and the devices work well even at temperatures up to 43.6 °C. The demonstration highlights the high optical gain achievable in perovskite materials and thus provides a solution to high gain materials for plasmonic devices.

Abstract:Recently, low-dimensional metal halide perovskites have attracted great attention from micro/nanolaser research fields owing to their low-cost fabrication process and outstanding optical/electronic properties. The realization of low-threshold, ultrasmall, and radiation-controllable lasing is critically important for the practical applications of these micro/nanolasers. Surface plasmon (SP) provides a powerful platform to tailor the spontaneous emission and thereby lasing of the low-dimensional perovskite structures in nanoscale regime. In this report, the latest advances of SP-assisted perovskite small lasers toward technologically applicable chip-level coherent light sources are reviewed. Two kinds of perovskite small lasers, including photonic laser and plasmonic laser, are discussed from the aspects of materials, photophysics, and device geometry, respectively. Finally, insights into bright perspectives and remaining challenges of SP-assisted perovskite lasers are provided.

Abstract:Manipulating stimulated‐emission processes and overcoming the ohmic loss of metals in plasmonic lasers are of significance for the according applications in biological sensors, data storage, photolithography, and optical communications. Herein, through utilizing an electrochemical‐assisted growth method for high‐quality perovskite nanowires, plasmonic lasers based on the structure of metal/dielectric layer/perovskite nanowires are constructed. The plasmonic lasers demonstrate a threshold of 62 µJ cm−2, a high quality factor of Q ≈ 655, and a fast lasing decay time of 1.6 ps. Interestingly, the plasmonic lasers present an attractive capability in transformation from single mode to multiple modes just by adjusting the pumping energy. In addition to the broad stoichiometry‐dependent tunability of the perovskite materials, the proposed plasmonic lasers have great promise in real applications.

Abstract:CsPbBr3/Ag hemispheroids are designed and synthesized exhibiting low thresholds and tunable modes lasing, which are benefited from the whispering gallery resonance mode and plasmon‐enhanced light–matter interactions. Single‐mode and two‐mode lasing behaviors are detected in heterostructures with different plasmonic Ag nanostructures, which could be confirmed by electromagnetic field simulations.Low‐dimensional perovskite structures are ideal materials for nano/microlasers owing to their excellent optical gain properties and high emission efficiency. But it is still a challenge to achieve single‐mode and tunable lasing behaviors in micro‐scale perovskite, especially showing ultralow thresholds in tens of µJ cm−2. In this work, CsPbBr3/Ag hemispheroids have been synthesized in a designed chemical vapor deposition (CVD) process. Benefiting from the whispering gallery resonance mode and plasmon‐enhanced light–matter interactions in well‐confined hybrid cavities, the CsPbBr3/Ag plasmonic microlasers exhibit low pump thresholds down to 35–51 µJ cm−2. Interestingly, single‐mode and two‐mode lasing behaviors are determined by the morphology of plasmonic Ag nanostructures, and lasing modes could be selectively tuned by increasing the pump fluence accompanying with dynamic competitions of photonic and plasmonic modes. Simulations of electromagnetic field have been plotted to show near‐field resonant modes for a comprehensive understanding of plasmon‐assisted lasing. These results not only provide a solution to fabricate low‐threshold plasmonic microlasers, but also advocate the prospect of all‐inorganic perovskite nanostructures as promising candidates for on‐chip integrated light sources.

Abstract:Perovskite semiconductors are actively investigated for high performance solar cells. Their large optical absorption coefficient and facile solution-based, low-temperature synthesis of thin films make perovskites also a candidate for light-emitting devices across the visible and near-infrared. Specific to their potential as optical gain medium for lasers, early work has demonstrated amplified spontaneous emission and lasing at attractively low thresholds of photoexcitation. Here, we take an important step toward practically usable perovskite lasers where a solution-processed thin film is embedded within a two-dimensional photonic crystal resonator. We demonstrate high degree of temporally and spatially coherent lasing whereby well-defined directional emission is achieved near 788 nm wavelength at optical pumping energy density threshold of 68.5 ± 3.0 μJ/cm(2). The measured power conversion efficiency and differential quantum efficiency of the perovskite photonic crystal laser are 13.8 ± 0.8% and 35.8 ± 5.4%, respectively. Importantly, our approach enables scalability of the thin film lasers to a two-dimensional multielement pixelated array of microlasers which we demonstrate as a proof-of-concept for possible projection display applications.

Fabry-Pérot Oscillation and Room Temperature Lasing in Perovskite Cube-Corner Pyramid Cavities.

Abstract:Recently, organometal halide perovskite-based optoelectronics, particularly lasers, have attracted intensive attentions because of its outstanding spectral coherence, low threshold, and wideband tunability. In this work, high-quality CH3NH3PbBr3 single crystals with a unique shape of cube-corner pyramids are synthesized on mica substrates using chemical vapor deposition method. These micropyramids naturally form cube-corner cavities, which are eminent candidates for small-sized resonators and retroreflectors. The as-grown perovskites show strong emission approximate to 530 nm in the vertical direction at room temperature. A special Fabry-Perot (F-P) mode is employed to interpret the light confinement in the cavity. Lasing from the perovskite pyramids is observed from 80 to 200 K, with threshold ranging from approximate to 92 mu J cm(-2) to 2.2 mJ cm(-2), yielding a characteristic temperature of T-0 = 35 K. By coating a thin layer of Ag film, the threshold is reduced from approximate to 92 to 26 mu J cm(-2), which is accompanied by room temperature lasing with a threshold of approximate to 75 mu J cm(-2). This work advocates the prospect of shape-engineered perovskite crystals toward developing micro-sized optoelectronic devices and potentially investigating light-matter coupling in quantum optics.
Widely Tunable, Room Temperature, Single-Mode Lasing Operation from Mixed-Halide Perovskite Thin Films

Abstract:Solution-processed organic inorganic hybrid perovskites have recently emerged as promising low-cost materials for optoelectronic applications. However, exposure to light or applied bias causes phase separation of mixed-halide perovskites into iodide-rich domains, resulting in the shift of the bandgap energy toward the infrared for light-emitting devices. Proper selection of self-assembled and bulky organoammonium halide additives, 4-fluorobenzylammonium iodide bromide, FPMAI(1-x)Br(x), to the mixed-halide perovskite system, CsxMA(1-x)Pb[I1-xBrx](3) (0 <= x <= 1), exhibits stronger emission and enables stable and low threshold amplified spontaneous emission, which can be tuned over a wide spectral range. Finally, optically pumped surface-emitting distributed feedback lasers operating in a wide spectral range at room temperature are demonstrated for the first time. The laser emission wavelength can be tuned from green to near-infrared by varying the halide stoichiometry in the mixed-halide perovskites. Ultrasmooth mixed-halide perovskites on fused quartz gratings achieve spatially coherent single-mode laser emission with a pump threshold of 4 mu J/cm(2) and less than 0.65 nm full-width at half maximum. The laser device lifetime lasts for up to 42 h (similar to 10(6) laser pulses) under sustained excitation. This work represents a proof-of-concept laser device for practical use in various applications.

Abstract:Recently, perovskite lead halide semiconductors have attracted significant attention for their brilliant performances for optoelectronic applications. Here, we report a simple approach for the realization of highly uniform microlaser arrays on gold plasmonic grating. By placing a single crystalline CH 3 NH 3 PbBr 3 microribbon onto a gold grating, the lead halide perovskite microribbon has been divided into one-dimensional periodic segments. Each segment composes of one 770nm part on air gap and another 665nm part on gold. As the parts on of CH 3 NH 3 PbBr 3 microribbon on gold experience higher loss from the interband transition of bound electrons of gold, the corresponding laser thresholds are much higher than the ones above the air gaps. Consequently, only the suspended parts of the microribbon can generate laser emission and a microlaser array with density 697/mm has been achieved. Besides, the dimensions along the slits of the perovskite are almost the same resulting from the natural growth of crystals. And the spectra of the lasers from different subunits are found to be almost the same, indicating the nice uniformity of the microlaser array.
The Electron–Hole Plasma Contributes to Both Plasmonic and Photonic Lasing from CH3NH3PbBr3 Nanowires at Room Temperature

Abstract:Lead halide perovskites have gained tremendous attentions in many fields, especially in nanolasers, owing to the excellent optoelectronic properties. However, the underlying lasing mechanism is not clear in both plasmonic and photonic nanolasers at room temperature. Here, the plasmonic lasers and the photonic counterparts based on organic–inorganic hybrid lead tri‐bromine perovskite nanowires are achieved at room temperature and are compared in terms of lasing evolution, lasing wavelengths, and lasing dynamics. The same spectra evolution and the same emission wavelength indicate that the plasmonic and the photonic CH3NH3PbBr3 nanowire lasers have the same gain origination. The calculated Mott density lower than the threshold density and lasing photon energy lower than exciton energy prove that an electron–hole plasma contributes to both the two types of lasing actions from perovskite nanowires at room temperature. The work deepens the understanding of underlying mechanism of perovskite nanowire lasers.

Abstract:Lead halide perovskite materials have recently received considerable attention for achieving an economic and tunable laser owing to their solution-processable feature and promising optical properties. However, most reported perovskite-based lasers operate with a large lasing-mode volume, resulting in a high lasing threshold due to the inefficient coupling between the optical gain medium and cavity. Here, we demonstrate a continuous-wave nanolasing from a single lead halide perovskite (CsPbBr3) quantum dot (PQD) in a plasmonic gap-mode nanocavity with an ultralow threshold of 1.9 Wcm–2 under 120 K. The calculated ultrasmall mode volume (∼0.002 λ3) with a z-polarized dipole and the significantly large Purcell enhancement at the corner of the nanocavity inside the gap dramatically enhance the light-matter interaction in the nanocavity, thus facilitating lasing.
