Abstract:Artificial moiré superlattices created by stacking two‐dimensional crystals have emerged as a powerful platform with unprecedented material‐engineering capabilities. While moiré superlattices have been reported to host a number of novel quantum states, their potential for spintronic applications remains largely unexplored. Here, we demonstrated the effective manipulation of spin‐orbit torque (SOT) using moiré superlattices in ferromagnetic devices comprised of twisted WS2/WS2 homobilayer (t‐WS2) and CoFe/Pt thin films by altering twisting angle (θ) and gate voltage. Notably, we observed a substantial enhancement of up to 44.5% in SOT conductivity at θ approximately 8.3°. Furthermore, compared to the WS2 monolayer and untwisted WS2/WS2 bilayers, the moiré superlattices in t‐WS2 enable a greater gate‐voltage tunability of SOT conductivity. We related these results to the generation of interfacial moiré magnetic field by real‐space Berry phase in moiré superlattices, which modulates the absorption of the spin‐Hall current arising from Pt through magnetic proximity effect. Abstract:Recent discoveries regarding current-induced spin–orbit torques produced by heavy-metal/ferromagnet and topological-insulator/ferromagnet bilayers provide the potential for dramatically improved efficiency in the manipulation of magnetic devices. However, in experiments performed to date, spin–orbit torques have an important limitation—the component of torque that can compensate magnetic damping is required by symmetry to lie within the device plane. This means that spin–orbit torques can drive the most current-efficient type of magnetic reversal (antidamping switching) only for magnetic devices with in-plane anisotropy, not the devices with perpendicular magnetic anisotropy that are needed for high-density applications. Here we show experimentally that this state of affairs is not fundamental, but rather one can change the allowed symmetries of spin–orbit torques in spin-source/ferromagnet bilayer devices by using a spin-source material with low crystalline symmetry. We use WTe2, a transition-metal dichalcogenide whose surface crystal structure has only one mirror plane and no two-fold rotational invariance. Consistent with these symmetries, we generate an out-of-plane antidamping torque when current is applied along a low-symmetry axis of WTe2/Permalloy bilayers, but not when current is applied along a high-symmetry axis. Controlling spin–orbit torques by crystal symmetries in multilayer samples provides a new strategy for optimizing future magnetic technologies.

Abstract:Materials with strong spin-orbit coupling and low crystalline symmetry are promising for generating large unconventional spin-orbit torques (SOTs), such as in-plane field-like (FL) torques and out-of-plane damping-like (DL) torques, which can effectively manipulate and deterministically switch an out-of-plane magnetization without the need for additional external in-plane magnetic fields. Here, we report SOTs generated by magnetron-sputtered 1T' MoTe2/Permalloy (Py; Ni80Fe20)/MgO heterostructures using both spin-torque ferromagnetic resonance (ST-FMR) and second harmonic Hall measurements. We observed unconventional FL and DL torques in our samples due to spins polarized normal to the interface of MoTe2 and Py layers, and studied the influence of crystallographic order and MoTe2 layer thickness on the SOTs. By comparing the Raman spectra of 1T' MoTe2 samples prepared in different ways, we found a tensile strain in sputtered MoTe2 films, which might further enhance the generation of unconventional torques by reducing the symmetry of 1T' MoTe2.

Spintwistronics: Photonic bilayer topological lattices tuning extreme spin-orbit interactions

Abstract:Twistronics, the manipulation of Moiré superlattices via the twisting of two layers of two-dimensional (2D) materials to control diverse and nontrivial properties, has recently revolutionized the condensed matter and materials physics. Here, we introduce the principles of twistronics to spin photonics, coining this emerging field spintwistronics. In spintwistronics, instead of 2D materials, the two layers consist of photonic topological spin lattices on a surface plasmonic polariton (SPP) platform. Each 2D SPP wave supports the construction of topological lattices formed by photonic spins with stable skyrmion topology governed by rotational symmetry. By introducing spintwistronics into plasmonics, we demonstrate theoretically and experimentally that two layers of photonic spin lattices can produce Moiré spin superlattices at specific magic angles. These superlattices, modulated periodically by the quantum number of total angular momentum, exhibit novel properties-including new quasiparticle topologies, multiple fractal patterns, extremely slow-light control, and more-that cannot be achieved in conventional plasmonic systems. As a result, they open up multiple degrees of freedom for practical applications in quantum information, optical data storage and chiral light-matter interactions.

Abstract:Spin-orbit torque has recently been intensively investigated for the purposes of manipulating the magnetization in magnetic nano-devices and understanding fundamental physics. Therefore, the search for novel materials or material combinations that exhibit a strong enough spin-torque effect has become one of the top priorities in this field of spintronics. Weyl semimetal, a new topological material that features open Fermi arc with strong spin-orbit coupling and spin-momentum locking effect, is naturally expected to exhibit an enhanced spin-torque effect in magnetic nano-devices. Here we observe a significantly enhanced spin conductivity, which is associated with the field-like torque at low temperatures. The enhancement is obtained in the b-axis WTe2/Py bilayers of nano-devices but not observed in the a-axis of WTe2/Py nano-devices, which can be ascribed to the enhanced spin accumulation by the spin-momentum locking effect of the Fermi arcs of the Weyl semimetal WTe2.
Enhancement of the spin–orbit torque efficiency in W/Cu/CoFeB heterostructures via interface engineering

Abstract:Here, the spin-torque ferromagnetic resonance signal and the spin Hall magnetoresistance induced by the spin Hall effect of W/Cu/CoFeB heterostructures with different Cu layer thicknesses (<math> t Cu</math>) have been systemically studied. The effective spin mixing conductance <math> g eff ↑ ↓</math>, the interfacial spin transparency T, and the real spin–orbit torque efficiency <math> ( J s J c ) real</math> show a significant increase compared to the W/CoFeB heterostructure. <math> ( J s J c ) real</math> reaches its maximum of ∼0.54, increased up to ∼50% at the optimized <math> t Cu</math> ∼ 0.52 nm according to our theoretical prediction. More importantly, the intrinsic spin Hall angle of W, <math> θ SH int</math> ∼ 0.79 <math> ±</math> 0.20, has also been obtained after the correction of the inverse spin Hall effect and T. This suggests that the Cu insertion improves the interface quality and, therefore, assists the spin transport in the heterostructures, which potentially improves the performance of next-generation spintronic devices.

Abstract:Spin-orbit torque (SOT), exerted to a ferromagnet from an adjacent non-magnetic layer, has been widely considered as a promising strategy to realize spintronic devices with high energy efficiency, endurance, and speed. Much effort has been devoted to the search for materials and structures that can generate strong SOTs. Recent investigations showed that two-dimensional (2D) transition metal dichalcogenides provide the potential to produce strong enough SOTs to manipulate the magnetic devices due to rich spin-dependent properties. Here, we present the study of SOT in WTe2/ferromagnet with perpendicular magnetic anisotropy devices, and an enhancement of SOT efficiency with the thickness of WTe2 is observed, which may be ascribed to the spin absorption at the WTe2/Ta interface and the spin Hall effect. This work demonstrates the possibility of manipulating magnetization by 2D materials and an avenue for engineering spintronic devices based on 2D materials.
Valley-dependent spin-orbit torques in two dimensional hexagonal crystals

Abstract:We study spin-orbit torques in two dimensional hexagonal crystals such as graphene, silicene, germanene and stanene. The torque possesses two components, a field-like term due to inverse spin galvanic effect and an antidamping torque originating from Berry curvature in mixed spin-$k$ space. In the presence of staggered potential and exchange field, the valley degeneracy can be lifted and we obtain a valley-dependent Berry curvature, leading to a tunable antidamping torque by controlling the valley degree of freedom. The valley imbalance can be as high as 100\% by tuning the bias voltage or magnetization angle. These findings open new venues for the development of current-driven spin-orbit torques by structural design.

Abstract:In spin torque magnetic memories, electrically actuated spin currents are used to switch a magnetic bit. Typically, these require a multilayer geometry including both a free ferromagnetic layer and a second layer providing spin injection. For example, spin may be injected by a non-magnetic layer exhibiting a large spin Hall effect, a phenomenon known as spin–orbit torque. Here we demonstrate a spin–orbit torque magnetic bit in a single two-dimensional system with intrinsic magnetism and strong Berry curvature. We study AB-stacked MoTe2/WSe2, which hosts a magnetic Chern insulator at a carrier density of one hole per moiré superlattice site. We observe hysteretic switching of the resistivity as a function of applied current. Magnetic imaging reveals that current switches correspond to reversals of individual magnetic domains. The real space pattern of domain reversals aligns with spin accumulation measured near the Hubbard band edges with high Berry curvature. This suggests that intrinsic spin or valley Hall torques drive the observed current-driven magnetic switching in both MoTe2/WSe2 and other moiré materials. The switching current density is substantially less than those reported in other platforms, suggesting that moiré heterostructures are a suitable platform for efficient control of magnetic order. Switching of magnetic behaviour is one of the main ideas that drives spintronics. Now, magnetic switching via spin-orbit torque is shown in a moiré bilayer, introducing a platform for spintronic applications.
Emerging Spin-Orbit Torques in Low-Dimensional Dirac Materials

Abstract:We report a theoretical description of novel spin-orbit torque components emerging in two-dimensional Dirac materials with broken inversion symmetry. In contrast to usual metallic interfaces where fieldlike and dampinglike torque components are competing, we find that an intrinsic dampinglike torque which derives from all Fermi-sea electrons can be simultaneously enhanced along with the fieldlike component. Additionally, hitherto overlooked torque components unique to Dirac materials emerge from the coupling between spin and pseudospin angular momenta, leading to spin-pseudospin entanglement. Abstract:Twist engineering has emerged as a powerful approach for modulating electronic properties in van der Waals heterostructures. While theoretical works have predicted the modulation of spin texture in graphene-based heterostructures by twist angle, experimental studies are lacking. Here, by performing spin precession experiments, we demonstrate tunability of the spin texture and associated spin–charge interconversion with twist angle in WSe 2 /graphene heterostructures. For specific twist angles, we detect a spin component radial with the electron's momentum, in addition to the standard orthogonal component. Our results show that the helicity of the spin texture can be reversed by twist angle, highlighting the critical role of the twist angle in the spin–orbit properties of WSe 2 /graphene heterostructures and paving the way for the development of spin-twistronic devices.

Abstract:Spin-orbit torque is not only a useful probe to study manipulation of magnetic textures and magnetic states at the nanoscale but also it carries great potential for next-generation computing applications. Here we report the observation of rich spin-orbit torque switching phenomena such as field-free switching, multistate switching, memristor behavior and ratchet effect in a single shot, co-sputtered, rare earth-transition metal GdxCo100-x. Notably such effects have only been observed in antiferromagnet/ferromagnet bi-layer systems previously. We show that these effects can be traced to a large anistropic canting, that can be engineered into the GdxCo100-x system. Further, we show that the magnitude of these switching phenomena can be tuned by the canting angle and the in-plane external field. The complex spin-orbit torque switching observed in canted GdxCo100-x not only provides a platform for spintronics but also serves as a model system to study the underlying physics of complex magnetic textures and interactions.

Abstract:Spin-orbit torque (SOT) opens an efficient and versatile avenue for the electrical manipulation of magnetization in spintronic devices. The enhancement of SOT efficiency and reduction of power consumption are key points for the implementation of high-performance SOT devices, which strongly rely on the spin-orbit coupling (SOC) strength and magnetic properties of ferromagnetic/non-magnetic heterostructures. Recently, van der Waals-layered materials have shown appealing properties for use in efficient SOT applications. On the one hand, transition-metal dichalcogenides, topological insulators, and graphene-based heterostructures possess appreciable SOC strength. This feature can efficiently converse the charge current into spin current and result in large SOT. On the other hand, the newly discovered layered magnetic materials provide ultra-thin and gate-tunable ferromagnetic candidates for high-performance SOT devices. In this review, the latest advancements of SOT research in various layered materials are summarized. First, a brief introduction of SOT is given. Second, SOT studies of various layered materials and heterostructures are summarized. Subsequently, progresses on SOT-induced magnetization switching are presented. Finally, current challenges and prospects for future development are suggested.

Spin-orbit torque emerging from orbital textures in centrosymmetric materials

Abstract:We unveil a hitherto concealed spin-orbit torque mechanism driven by orbital degrees of freedom in centrosymmetric two-dimensional transition metal dichalcogenides (focusing on PtSe${}_2$ ). Using first-principles simulations, tight-binding models and large-scale quantum transport calculations, we show that such a mechanism fundamentally stems from a spatial localization of orbital textures at opposite sides of the material, which imprints their symmetries onto spin-orbit coupling effects, further producing efficient and tunable spin-orbit torque. Our study suggests that orbital-spin entanglement at play in centrosymmetric materials can be harnessed as a resource for outperforming conventional spin-orbit torques generated by the Rashba-type effects.

Abstract:Single-crystal materials with sufficiently low crystal symmetry and strong spin-orbit interactions can be used to generate novel forms of spin-orbit torques on adjacent ferromagnets, such as the out-of-plane antidamping torque previously observed in WTe2/ferromagnet heterostructures. Here, we present measurements of spin-orbit torques produced by the low-symmetry material beta-MoTe2, which, unlike WTe2, retains bulk inversion symmetry. We measure spin-orbit torques on beta-MoTe2/Permalloy heterostructures using spin-torque ferromagnetic resonance as a function of crystallographic alignment and MoTe2 thickness down to the monolayer limit. We observe an out-of-plane antidamping torque with a spin-torque conductivity as strong as 1/3 of that of WTe2, demonstrating that the breaking of bulk inversion symmetry in the spin-generation material is not a necessary requirement for producing an out-of-plane antidamping torque. We also measure an unexpected dependence on the thickness of the beta-MoTe2-the out-of-plane antidamping torque is present in MoTe2/Permalloy heterostructures when the beta-MoTe2 is a monolayer or trilayer thick, but goes to zero for devices with bilayer beta-MoTe2.

Abstract:The search for material combinations that exhibit highly efficient current-induced spin-orbit torque (SOT) is crucial for the development of next-generation nonvolatile spintronics devices. Existing research results suggest that the spin Hall effect (SHE) in heavy metals with strong spin-orbit coupling or the interfacial Rashba effect at the heavy-metal–ferromagnet interface are the primary sources of spin currents. Here, we present experimental evidence that ferrimagnetic Tb - Co multilayers, engineered with an artificially designed composition gradient, exhibit a bulk Rashba effect originating from gradient-related spatial inversion symmetry breaking, which provides sizable spin currents for magnetization switching. The two types of spin currents, originating separately from the SHE and the bulk Rashba effect, would cooperate or compete with each other, depending highly on the gradient direction, ultimately resulting in a weakening or enhancement of SOT efficiency. Abstract:The strain in hybrid van der Waals heterostructures, made of two distinct two-dimensional van der Waals materials, offers an interesting handle on their corresponding electronic band structure. Such strain can be engineered by changing the relative crystallographic orientation between the constitutive monolayers, notably, the angular misorientation, also known as the “twist angle”. By combining angle-resolved photoemission spectroscopy with density functional theory calculations, we investigate here the band structure of the WS2/graphene heterobilayer for various twist angles. Despite the relatively weak coupling between WS2 and graphene, we demonstrate that the resulting strain quantitatively affects many electronic features of the WS2 monolayers, including the spin-orbit coupling strength. In particular, we show that the WS2 spin-orbit splitting of the valence band maximum at K can be tuned from 430 to 460 meV. Our findings open perspectives in controlling the band dispersion of van der Waals materials.

Abstract:The bilayer heterostructures composed of an ultrathin ferromagnetic metal (FM) and a material hosting strong spin-orbit (SO) coupling are principal resource for SO torque and spin-to-charge conversion nonequilibrium effects in spintronics. We demonstrate how hybridization of wavefunctions of Co layer and a monolayer of transition metal dichalcogenides (TMDs)---such as semiconducting MoSe$_2$ and WSe$_2$ or metallic TaSe$_2$---can lead to dramatic transmutation of electronic and spin structure of Co within some distance away from its interface with TMD, when compared to the bulk of Co or its surface in contact with vacuum. This is due to proximity induced SO splitting of Co bands encoded in the spectral functions and spin textures on its monolayers, which we obtain using noncollinear density functional theory (ncDFT) combined with equilibrium Green function (GF) calculations. In fact, SO splitting is present due to structural inversion asymmetry of the bilayer even if SO coupling within TMD monolayer is artificially switched off in ncDFT calculations, but switching it on makes the effects associated with proximity SO coupling within Co layer about five times larger. Injecting spin-unpolarized charge current through SO-proximitized monolayers of Co generates nonequilibrium spin density over them, so that its cross product with the magnetization of Co determines SO torque. The SO torque computed via first-principles quantum transport methodology, which combines ncDFT with nonequilibrium GF calculations, can be used as the screening parameter to identify optimal combination of materials and their interfaces for applications in spintronics. In particular, we identify heterostructure two-monolayer-Co/monolayer-WSe$_2$ as the most optimal.

Abstract:Spin-orbit torque (SOT) plays a significant role in spintronic logic and memory devices. However, due to the limited spin Hall angle and SOT symmetry in a heavy-metal-ferromagnet bilayer, further improving SOT efficiency and all-electric magnetization manipulation remain a challenge. Here we report enhanced SOT efficiency and all-electric switching in Au based magnetic structures, by inserting two-dimensional transition metal dichalcogenides (2D TMDs) with large spin-orbit coupling. With the TMD spacer insert, both damping-like and field-like SOTs are improved, and an unconventional out-of-plane damping-like SOT is induced, due to the interface orbital hybridization, modified spin-mixing conductance and orbital current. Moreover, current induced field-free magnetization switching is demonstrated in Au/WTe2/Ni and Au/MoS2/Ni devices, and it shows multiple intermediate states and can be efficiently controlled by an electric current. Our results open a path for increasing torques and expand the application of 2D TMDs in spintronic devices for neuromorphic computing.
