Abstract:This paper presents the influence of Aluminum Nitride (AlN) nanoparticles on the electrical and material properties of epoxy resin (EP). The EP/AlN nanocomposites with different concentrations of nano-AlN fillers are prepared. The dispersion of the nano-AlN particles in the composites is analyzed by a field emission scanning electron microscope (FESEM). The electrical properties are investigated by the space charge and DC conductivity measurements, whereas the material properties are studied by Fourier transform infrared (FT-IR), thermogravimetric analysis (TGA) and differential scanning calorimetry (DSC), respectively. The results show that the homo-charge accumulation appears near both electrodes during the polarization, but there are limited negative charges left near both electrodes in the depolarization for the pure EP sample. There is no space charge accumulation in the 1 wt% and 2 wt% EP/AlN nanocomposites. The electric field distortion of the pure EP sample is 20%. Moreover, the electric field distortion initially decreases with the increase of the nano-AlN content, but it increases for the 2 wt% nano-AlN sample. Temperature has a dominant influence on the DC conductivity of the EP/AlN nanocomposites comparing to the pure EP. However, the DC conductivity of the nanocomposites becomes stable at high temperatures. It is also found that the weight loss of the samples decreases with the addition of the nano-AlN and the 1 wt% nano-AlN sample has the highest glass transition temperature. It is elucidated that the high apparent mobility and activation energy facilitate the space charge transport and suppressing the space charge accumulation. Furthermore, the nano-AlN filler can increase the trap level and trap energy density of the deep traps in the sample. The dielectric loss of the EP at high frequency is reduced with the content of 1 wt% nano-AlN. Furthermore, the addition of the nano-AlN can improve the thermal stability of the EP. The 1 wt% nano-AlN sample has the superior electrical insulation and material performance amongst the tested materials.

Abstract:Alumina platelets, similar to 200 nm in thickness, have been previously used as the filler of polymers, especially for bio-inspired nacre-like composites. However, to the best of our knowledge, they have not been applied to hierarchical carbon fiber/epoxy composites. Herein, the effect of smooth alumina platelets and silica nano-particledecorated platelets with nanoasperities on the mechanical properties of epoxy resin and hierarchical composites were investigated. The rough platelets are much more effective than the smooth ones for the reinforcement, because of the greatly improved matrix-filler interactions. The increases of mechanically properties by the submicrometer-thick rough platelets are comparative with or even better than those by carbon nanotubes, nanofibers and graphene derivatives previously reported. The increase of the total energy dissipated during flexural fracture of the hierarchical composites and Mode II interlaminar fracture toughness are also more significant than the smooth platelets. This study provides a new approach for the reinforcement of hierarchical composites.
High content of spherical nanosilica filled epoxy resin master batch with low viscosity and superior thermomechanical performance

Abstract:Spherical nanosilica is reckoned as an indispensable filler in electronic encapsulation to improve the thermomechanical performance of epoxy resin matrix. How to achieve higher content and better dispersion of spherical nanosilica in epoxy resin remains a big challenge. Here, Surface-modified spherical nanosilica was prepared on the basis of Stöber method in the presence of binary silane coupling agents as surface modifier. High content of as-modified spherical nanosilica was introduced into bisphenol F epoxy resin (denoted as EP) matrix by one-step liquid-phase method to afford SiO2/EP master batch. The viscosity, thermal stability and dynamic thermo-mechanical properties of SiO2/EP composites with different filler contents derived from SiO2/EP master batch were systematically investigated. Findings indicate that organosilanes grafted onto the surface of silica nanoparticles contribute to improving their compatibility and dispersibility within EP matrix, leading to a relatively low level of viscosity of EP-matrix composites especially under a high nanofiller dosage and improving their dynamic thermomechanical properties and thermal expansion stability as well. Moreover, SiO2/EP master batch made from liquid-phase method exhibits better performance compared with that prepared by physical blending way. It is a facile way to prepare EP master batch with high filler content, low viscosity and superior performance, meanwhile brings processing convenience for application in electronic encapsulation.

Abstract:Epoxy thermal conductive adhesives with high thermal conductivity and dynamic mechanical properties are important thermally conductive materials for fabricating highly integrated electronic devices. In this paper, micro-Al 2 O 3 is used as a thermally conductive filler for the epoxy resin composite and investigated the effect of micron-sized alumina particle size on the thermal conductivity and dynamic mechanical property of epoxy resin by the transient planar hot plate method and DMA (Dynamic mechanical analysis). The experimental results show that with the same amount of alumina filling, the thermal conductivity and Tg (glass transition temperature) of epoxy/Al 2 O 3 composite material decrease with the increase of alumina particle size. The maximum thermal conductivity of the composite material is 0.679 (W/mK), while the energy storage modulus of epoxy/Al 2 O 3 composite material increases with the increase of alumina particle size, and the maximum energy storage modulus of the composite material is 160MPa. Compared with pure epoxy resin, the thermal conductivity and energy storage modulus have increased by 2.7 and 3.2 times, respectively. The epoxy/Al 2 O 3 composite was applied to the COB (Chips On Board) type LED package, and the substrate temperature of the LED dropped to the lowest after 1.5 hours of operation using EP-A5 composite, and the temperature was stabilized at 38.2°C, indicating that the addition of 5-micron alumina composite has the best heat dissipation in the COB type LED package. These results are critical for the implementation of particulate-filled polymer composites in practical applications because relaxed material specifications and handling procedures can be incorporated in production environments to improve efficiency.

Abstract:In this study, a series of nano-Al2O3 reinforced polyimide (PI) composites were fabricated using the hot compression method. A silane coupling agent was used to modify the surface of nano-Al2O3 powder to enhance the PI/Al2O3 interface compatibility. The effects of Al2O3 contents on the microstructures, thermal behavior and mechanical properties of PI/Al2O3 composites were investigated. The results suggested that chemical reactions occurred during in situ modification. The nano-Al2O3 was cross-linked to the PI matrix, which reduced the mobility of PI chains and improved the elastic modulus of the composites. When the Al2O3 content was 30 wt.%, the compressive strength of composites reached the maximum value of 313 MPa and increased by 26.5% than that of the PI matrix.

Abstract:We investigated three silane coupling agents for the surface modification of nanosilica and prepared silica/epoxy based underfill materials. Epoxy silane and amino silane with one primary amine group and one secondary amine group in the propyl position in both linear form and cyclic form were tested. Our first intention was that two amine groups would form a denser network, however, the amine groups react with anhydride and epoxy resin and lead to the decreased cross-linking of the resin itself. The glass transition temperature of amino silane treated silica filled composites was surprisingly low and the CTE and mechanical properties were damaged as well. A second layer of anhydride after the silica was treated with diaza silane was demonstrated to mitigate this effect.

Abstract:Three kinds of α -triethylsiloxyl- ω -trimethoxysilyethyl-terminated oligomers (TES-PDMS-TMOS, TES-PTFPMS-TMOS, and TES-PDES-TMOS) were synthesized through an anion catalyzed non-equilibrium ring-opening polymerization reaction of cyclotrisiloxanes and subsequent hydrosilylation reaction with vinyltrimethoxysilane. As the in situ surface modification agent for mixed-size AlN inorganic fillers (1, 20 and 50 μm blended in a mass ratio of 3:5:9), these oligomers have been mixed with Vi-PDMS in a mass ratio of 1:2. Relative to that of silicone pastes using Vi-PDMS as the polymer matrix, the thermal conductivity of silicone pastes made from AlN particles treated with these oligomers is enhanced, while their thermal resistances decreased. With the change of the repeating unit structure in the oligomers, the silicone pastes prepared from these oligomer-treated AlN fillers differ significantly in filler content, thermal conductivity, and thermal resistance. When TES-PTFPMS-TMOS is used and filled with 800 parts (70.3 vol%) of hybrid AlN powders, a silicone paste with a thermal conductivity of 4.56 W/(m. K) could be achieved, which was 37.8% higher than that silicone paste using pure Vi-PDMS as the matrix. When TES-PDES-TMOS is used and filled with 900 parts (72.7 vol%) of hybrid AlN powders, the thermal conductivity of the silicone paste reaches 4.13 W/(m. K). Despite its thermal conductivity being only 3.5% higher relative to the silicone paste using only Vi-PDMS as the polymer matrix, its thermal resistance decreased by 20.3%. When TES-PDMS-TMOS is used and filled with 1200 parts (78.0 vol%) of hybrid AlN powders, the thermal conductivity of the silicone paste could reach up to 4.59 W/(m. K), together with a thermal resistance 29.6% lower than that of silicone paste where 1000 parts (74.7 vol%) of hybrid AlN particles filled in the Vi-PDMS. The heat dissipation of the 30 W high-brightness LED chip also illustrated the excellent thermal conductivities of these silicone pastes. The effect of another terminal group on the monotrimethoxysilylethyl-terminated asymmetric polysiloxanes on the thermal resistance of thermal interface materials was also discussed in detail.

Abstract:Commercial fillers are widely used in the industrial manufacturing of silicone-based sealants such as CaCO3 filled polydimethylsiloxane (PDMS). The surface property of calcium carbonate, which is readily influenced by the adsorbed water and chemical modifiers, results in different rheological performances of the composites. However, it is difficult to characterize the surface due to the multiple contributions from the morphology, functional groups, and pore structure. In this work, the surface property was differentiated by the surface energies using inverse gas chromatography (IGC). The dispersive interaction was determined by n -alkanes (C-7-C-10), and the specific components were evaluated by cyclohexane, benzene, trichloroethylene, and tetrachloroethylene. The calcium carbonates showed the different dispersive interaction and the varied specific component on the modified surface. It was suggested that the dispersive interaction between calcium carbonate fillers and PDMS impacted the viscosity of the formed composite.
The Reduction in the Deformation of HDPE Composites Using Self-Lubricating Fillers in an Aqueous Environment

Abstract:Reducing the deformation of polymer matrix materials can decrease the fluctuation of coefficient of friction (COF), and friction-induced vibration and its amplitudes. HDPE composites with T-ZnOw as a fixed strengthening filler were modified with the addition of Si3N4 particles at different concentrations. The COFs, wear rates, micro-morphologies, and friction-induced vibrations were obtained by conducting sliding tests against carbon steel balls in an aqueous environment at a low velocity and high load. The mechanism of the reduction in frictional fluctuation due to the addition of Si3N4 particles was revealed through the frictional responses. The results demonstrated that 4 wt% addition of Si3N4 in HDPE can enhance the strain-stress property and improve the lubrication by forming a lubricating film. Therefore, the surface deformation and the fluctuations of COFs and its vibrations were reduced. The aggregation phenomenon and reduced strain-stress response at a high concentration of Si3N4 disrupted the positive fluctuating reduction, and resulted in a rough surface with severe tearing and cracking deformations. Additionally, it led to fluctuating wear behaviors with high COF and vibrations. The results obtained in this study can elucidate the effects of adding Si3N4 particles to enhance lubrication in polymer composites. Additionally, the results provide a new research method for designing and manufacturing polymer-based composites with low friction-induced fluctuations.
Reduced interfacial thermal resistance in acidic alumina-filled adhesives for heat dissipative applications

Abstract:Interfacial thermal resistance is crucial for determining the thermal conductivity of composites. Existing studies have explored hybrid filler systems and surface modification of alumina (Al 2 O 3 ) particles for enhancing the thermal conductivities of polymer composites. In this study, highly acidic Al 2 O 3 fillers were fabricated by modifying the raw Al 2 O 3 surface using citric acid and glucose; the modified Al 2 O 3 infiltrated an uncured epoxy adhesive at a concentration of 80 wt.%. The measured thermal conductivities of composites were up to 19.4% and 35.9% higher in glucose-filled and citric acid-filled Al 2 O 3 , respectively, compared with the raw Al 2 O 3 at 25 °C. The experimental analysis and theoretical calculations revealed that the polar functionality on the surface facilitated hydrogen bonding between the filler and epoxy resin, which reduced the interfacial thermal resistance in the composite; this effect was the highest for the carboxyl group. To demonstrate the practical application of the modification technique, the exothermic performance test was conducted and indicated that a light-emitting diode lamp incorporating the citric acid filler-based composite exhibited excellent heat management performance compared to the raw Al 2 O 3 -applied composite.

Abstract:Thermal conductivities of silicone rubber filled with Al2O3 were prepared. Thermal conductivity experimental results obtained were analyzed using the Nielsen and Agari models to explain the effect of Al2O3 filler on the formation of thermal conductive networks. Thermal conductivities increased with the adding of mixed Al2O3 of large and small sizes fillers. The scanning electron microscopy (SEM) showed that it is the optimum particle sizes and quantities that made the filler packing closer, which thus leads to formation of more thermal conductive chains.

Abstract:The effect of nanoparticle content on the rheological properties of toughened epoxy resins was studied by measuring the isothermal viscosity-time curves of Al2O3 nanoparticle toughened epoxy resin at different temperatures. The chemorheological properties of toughened epoxy resin systems were analysed using the Dual-Arrhenius equation and a corresponding chemorheological model was established. The model agrees well with the experimental results and provides a theoretical basis for rational development of parameters for Al2O3 nanoparticle toughened epoxy resin based composite molding processes.
Particle packing theory guided multiscale alumina filled epoxy resin with excellent thermal and dielectric performances

Abstract:Particle packing theory is utilized to guide multiscale thermal conductive particles filling epoxy resin.The optimized multiscale alumina filled epoxy resin displays a remarkably improved thermal conductivity of 2.707 W·m−1·K−1.The thermal conduction paths could be effectively formed by appropriate multiscale fillers.The addition of multiscale alumina leads to the increase of dielectric constant of composites.Polymers and composites with high thermal conductivity are promising yet challenging for the growing demand of thermal management in electrical and electronic equipment. Guided by the closest packing model, a multiscale filling Al2O3 strategy was designed and incorporated with epoxy resin (EP) to form high thermal conductive composites in this work. Epoxy composites with single filler loading were also prepared. The microstructures, thermal, rheological, and dielectric characteristics of the multiscale filling Al2O3/EP composites have been investigated. Compared with single-scale Al2O3 filled epoxy based composites, it is found that the multiscale filling Al2O3/EP composites exhibit higher thermal conductivity under the same filler loading of 50 vol %, which is attributed to the efficient heat conduction paths formed by appropriate multiscale fillers. Particularly, a remarkably improved thermal conductivity of 2.707 W·m−1·K−1 was acquired in Al2O3/EP composites at filler loading of 50 vol % (5 μm Al2O3 (26.67 vol %), 30 μm Al2O3 (27.41 vol %) and 70 μm Al2O3 (45.92 vol %)), which is about 1300 % higher than that of the pure epoxy resin. In addition, the dielectric constant of the Al2O3/EP composites were significantly improved while keeping the dielectric loss almost unchanged. The finite element simulation further verified the effectiveness of improving the thermal conductivity of materials in the heat dissipation of electrical equipment. Abstract:It is very important to develop a new method of preparing high-performance liquid silicone rubber-reinforcing filler. Herein, the hydrophilic surface of silica (SiO2) particles was modified by a vinyl silazane coupling agent to prepare a new type of hydrophobic reinforcing filler. The structures and properties of modified SiO2 particles were confirmed using Fourier-transform infrared spectroscopy (FT-IR), X-ray photoelectron spectrometer (XPS), specific surface area and particle size distribution and thermogravimetric analysis (TGA), the results of which demonstrated that the aggregation of hydrophobic particles is greatly reduced. Additionally, the effects of the vinyl-modified SiO2 particle (f-SiO2) content on the dispersibility, rheology, and thermal and mechanical properties of liquid silicone rubber (SR) composites were studied for application toward high-performance SR matrix. The results showed that the f-SiO2/SR composites possessed low viscosity and higher thermal stability, conductivity, and mechanical strength than of SiO2/SR composites. We believe that this study will provide ideas for the preparation of high-performance liquid silicone rubber with low viscosity.

Abstract:High loading of thermally conductive fillers for enhancing thermal conductivity (TC) conflicts with proper rheological viscosity in excellent thermal interface materials (TIMs), which remains a significant challenge. The physical properties (crystalline phase, particle size and distribution, etc.) of thermally conductive filler are the base of the high load in the polymer. In this paper, the α-phase content of spherical aluminum (S–Al 2 O 3 ) increases after calcination, leading to the viscosity of composites increasing sharply but was only slightly improved for the TC. The polydispersity of the S–Al 2 O 3 particle size distribution was regulated to fill the silicone rubber under the premise of controlling the same average particle size, crystalline phase content and filling amount. Results indicated the viscosity of the sample with a polydispersity value of 0.74 was 41.21 Pa s at a shear rate of 10 s −1 at 66 vol%, which was 87.7% lower than that of the sample with a polydispersity value of 0.48. And the viscosity difference became more prominent with the increasing filling amount. However, the difference in TC between several groups of samples with different polydispersity is insignificant at 60–67 vol%, which provides practical, theoretical guidance for achieving controllable viscosity and developing low-viscosity TIMs in the processing process.

Abstract:Ceramic gelcasting without inhibition of gelation due to the presence of oxygen must be performed in a nitrogen atmosphere to avoid surface spallation of the green body, which is a complex and expensive process. This study shows that the surface spallation of ceramic green bodies gelcast in air could be suppressed by introducing a proper amount of water-soluble polymer, polyacrylamide (PAM), to the acrylamide monomer solution. The dispersion of Al2O3 powder in a water solution containing PAM was investigated. The rheological behavior and the gelling behavior of the alumina suspension were analyzed. Flexural strength and microstructure of the gelcast green and sintered bodies were studied.

Abstract:In this study, α-Trimethylsilylmethyl-ω-dimethylsilyl-terminated polydimethylsiloxane, polydiethylsiloxane and poly[2,2,2-trifluoropropyl(methyl)siloxane] are synthesized using an anion catalyzed nonequilibrium polymerization reaction with trimethylsilylmethyl lithium as the initiator; hexamethylcyclotrisiloxane, hexaethylcyclotrisiloxane or 1,3,5-trimethyl-1,3,5-trifluoropropylcyclotrisiloxane as the monomer; and dimethylchlorosilane as an end-capping agent. Three kinds of α-trimethylsilylmethyl-ω-trimethoxylsilylethyl-terminated polysiloxanes are further prepared by hydrosilylation reaction of α-trimethylsilylmethyl-ω-dimethylsilyl-terminated polysiloxanes with vinyltrimethoxysilane using Karstedt's catalyst. These α-trimethylsilylmethyl-ω-trimethoxylsilylethyl-terminated polysiloxanes are functionalized as in situ surface treatment agents for AlN particles. The effects of the structure of these polysiloxanes on the dispersion of AlN in the polysiloxane matrix and on the heat transfer performance of silicone pastes and silicone rubbers are investigated. A possible mechanism of surface treatment of AlN fillers by these novel silicone fluids is also discussed.

Preparation and Property Study on the Nano-Al2O3 Filling PTFE Composite

Abstract:Nanometer Al2O3 filled PTFE composite materials were prepared through mechanical mixing and ultrasonic bathing in ethanol,and the effects of the Al2O3 content,surface modification on the properties of complex materials(such as density,hardness,mechanical and grinding properties) were studied.The results showed: as the content of modified Al2O3 was less than 5%,the tensile strength,the hardness of the resulted materials were higher that of non-modified Al2O3 filled complex materials in the same filler content;as the content of modified Al2O3 was 1% or 9%,the wear mass loss of the resulted materials was 55 or 286 times lower than that of pure PTFE,respectively.However,as the content of non-modified Al2O3 were 1% or 9%,the wear mass loss of the resulted materials were 7 or 420 times lower than that of pure PTFE,respectively.The densities of complex materials kept almost constant,although the change of Al2O3 content and the surface modification with KH560.The friction coefficient of complex materials decreased and then increased with the increase of Al2O3 content,and,as the content of non-modified Al2O3 was 1% and the content of modified Al2O3 was 3%,the resulted materials had the lowest friction coefficient.
Effect of surface functional modification of nano-alumina particles on thermal and mechanical properties of epoxy nanocomposites

Abstract:Surface organic molecule modification of nanosized alumina particles is an effective way to improve its dispersion in polymer and to enhance the properties of polymer nanocomposites. In the present study,gamma-aminopropyl triethoxysilane was used as a surface modification agent to react with the hydroxyl group on the surface of nanosized alumina. The properties of the modified alumina particles were characterized by FT-IR spectra, particle-size analyzer and transmission electron microscope (TEM). The nanocomposites of the epoxy resin filled with nano-sized alumina before and after surface modification were fabricated by physical blending. The mechanical behaviour and heat resistant properties of the composites were investigated. The results showed that the effective chemical bonds were formed between nano-alumina particles and gamma-aminopropyl triethoxysilane after modification. Compared to the non-modified particles, the modified alumina nanoparticles exhibited a good dispersibility, and distributed uniformly in the epoxy matrix. The epoxy matrix filled with the modified nanoparticles showed a shorter gel time and a higher curing degree. The composites filled with modified nano-alumina revealed the optimum improvement of heat resistance. The composites with 3 wt% weight fraction modified particles had higher thermal decomposing temperature and glass transition temperature, and they were raised by 11 and 10 degrees C relative to that of the neat resin, respectively. The modified alumina nanoparticles had better enhancement effect on epoxy matrix. The ultimate flexural strength and flexural modulus of the composites with 3 wt% modified particles increased by 55 and 77.1%, respectively; the impact strength of the composites containing 5 wt% modified particles increased by 24.7% relative to the neat resin, and the impact fracture surface presented ductile fracture features. Abstract:Heterostructure filler with hydrogen bond adsorption. The development of epoxy resin (EP) potting material with high thermal conductivity (TC) and excellent electrical insulating properties plays an important role in the development of drive motors to high specific power and high voltage. In this study, a simple preparation method is presented to solve the problem of low content filler settling and low TC of EP. Firstly, small‐sized perfluoroalkyltrimethoxysilane surface‐treated nanodiamond (ND) and large‐sized hydroxylated boron nitride (BN) were adsorbed together using hydrogen bonding to construct "Sesame Cookie"‐like structures. The heterostructure filler with different "sesame" contents were obtained by modulating the ND:BN ratio, and were filled into high‐temperature resistant AG70 EP at a fixed mass ratio of 20 wt.%. By surface treatment, the dispersibility of fillers in EP was improved, and the settling problem of low content fillers was solved. Finally, when the ratio of ND: BN is 1:2, the TC value of EP composite reached 0.94 W·m−1·K−1, which was 348% higher than pure EP, and the composite possessed good electrical insulating properties. In addition, the heat‐resistance temperature of the composite exceeded 200°C, which ensured the stable operation of the drive motor. This study presents new ideas for the exploitation of EP potting materials with high TC and excellent electrical insulating properties. Highlights Heterostructure filler is constructed using hydrogen bonding. Dispersion of the filler in the EP is improved by surface treatment. The TC value of the EP composite increased by 348%. The heat‐resistant temperature of the EP composite is more than 200°C. The EP composite has excellent insulating properties.
