Abstract:Using first-principles simulations combined with many-body calculations, we show that two-dimensional free-standing quintuple-layer Bi2Se2Te is an inversion symmetric monolayer expected to achieve spatially indirect exciton with large exciton radius, small exciton effective mass and long exciton lifetime. Such system is theoretically predicted to be a promising platform for realizing excitonic Bose-Einstein condensation and superfluid due to its high phase transition temperatures of ~257 K and ~64.25 K for the BEC and excitonic superfluid, respectively. The importance of spin-orbit coupling is revealed, and the angular momentum selection rules for photon absorption are discussed. This finding suggests the potential of QL Bi2Se2Te monolayer with exotic bosonic bound states provides as a tantalizing high-temperature platform to probe excitonic physics.

High-Temperature Excitonic Bose-Einstein Condensate in Centrosymmetric Two-Dimensional Semiconductors

Abstract:The realization of high-temperature excitonic Bose-Einstein condensation (BEC) in practical materials poses great challenges, because of strict constraints in symmetry, exciton binding, lifetime, and interaction. Here, using first-principles methods and symmetry analysis, we propose a new route to realize high-temperature excitonic BEC in centrosymmetric 2D materials, exploiting the parity symmetry of band edges and reduced Coulomb screening. We demonstrate it by taking monolayer TiS3 as an example, whose lowest-energy exciton shows small exciton mass, small Bohr radius, large binding, and long lifetime simultaneously. The phase diagram of electron-hole systems is further constructed, showing that both BEC and superfluidity can be realized at high temperature and in a broad range of exciton density. Importantly, we reveal that the high-temperature character of excitonic BEC is robust against thickness, beneficial for its experimental observation. By application of this general strategy to 2D materials in the database, monolayer AuBr and BiS2 are identified as promising candidates for high-temperature excitonic BEC.

Abstract:Excitons as composite bosons have been predicted to condense into Bose Einstein Condensation (BEC), Berezinskii-Kosterlitz-Thouless (BKT) superfluid or electron-hole liquid (EHL) states. However, short lifetime and small binding energy are the main obstacles that hinder the formation and observation of excitonic condensate at high temperature. Here we demonstrate excellent two-dimensional Tetrel Metal Halides (TMHs) platforms for excitonic quantum phase transition researches. We find that excitons in those monolayers possess effective masses similar to the free electron, promising large thermal de Broglie wavelengths. They can maintain stable bosonic characteristic at high temperature and concentration up to 1012 cm−2. The calculation on PbI2, PbBr2, PbCl2, SnI2, SnBr2, SnCl2 indicates BEC transition temperatures at 49 K, 103 K, 252 K, 36 K, 78 K, 152 K, comparable to the experimentally observed exciton BEC in MoSe2–WSe2 bilayer and 1 T-TiSe2 at 100 K and 190 K respectively. Besides, we confirm that the thermal equilibrium of excitonic subsystem can be established really fast, up to ∼10–100 fs. The excitons can live for ∼1–100 μs without direct radiation, beneficial for the formation and observation of condensate state. Our result paves the way not only for studies of quantum phase transition researches, but also for high-temperature excitonic devices.

Full‐Landscape Condensation Phases for Long‐Lived Excitons in 2D Tellurium: Crystal‐Field Splitting and Finite‐Momentum Excitons

Abstract:The temperatures of Bose–Einstein condensation transition for exciton with largest oscillator strength at Γ point are 165.4 and 32.8 K for α‐Te and β‐Te, respectively. Besides, the exciton radiative lifetimes for those excitons with largest oscillator strength of α‐Te and β‐Te are 0.61 and 32.4 ns, which is feasible for experimental observations. The realization of high‐temperature exciton macroscopic quantum phases in materials still remains challenging due to strict constraints in thermal stabilities and excitonic lifetimes. In this work, by using first‐principles calculations, the exciton dispersions and macroscopic quantum phase transitions of 2D α‐ and β‐Te are investigated. The excitons with lowest eigen energy for both α‐ and β‐Te are dark restricted by the crystal‐field symmetries. The Bose–Einstein condensation (BEC) transition for α‐ and β‐Te can be realized at 165.4 and 32.8 K with low excitation power densities of 0.42 × 1012 and 1.0 × 1012 cm−2, respectively. Furthermore, the phase transitions from insulating free exciton (FE) gas to conducting electron–hole plasma (EHP) and electron–hole liquid (EHL), as well as that from BEC to superfluidity phases are also predicted. Finally, the authors investigate the microscopic dynamics for bright excitons of 2D tellurium and find that they reach thermal equilibrium at 1–50 fs and excitonic lifetimes can reach 1–40 ns, beneficial for experimental observation of quantum condensate states. The findings in this work not only demonstrate the excellent optoelectronic properties of 2D tellurium allotropes, but also provide a promising platform for experimental realization of high‐temperature excitonic macroscopic quantum condensates.

Exciton Condensation in an Atomically-thin MoS2 Semiconductor

Abstract:Abstract Condensation of a dilute Bose gas of excitons (coupled electron-hole pairs) in a direct bandgap semiconductor was first theoretically predicted in 19681. This exotic state of matter is expected to exhibit spectacular non-linear properties, such as superradiance and superfluidity. However, direct experimental observation of condensation of optically active excitons in conventional semiconductors has been hindered by their short lifetimes and weak collective excitonic interactions. Here, we have experimentally realized the condensation of short-lived excitons in a direct-bandgap, atomically-thin MoS2 semiconductor. The signature is the anomalous transport of the fast-expanding exciton density, originating from a thermalized dilute gas generated under the laser spot. Below the critical temperature Tc~150 K, the exciton liquid propagates over ultra-long distances (at least 60 micrometers) with record speed in a solid-state system of 1.8*10^7 m/s (~6% the speed of light), fuelled by the unconventionally strong repulsions among excitons. The condensation is controlled by many-body interactions in the gas mixture of excitons (bosons) and free-carriers (fermions) via an electrical backgate. Our results demonstrate electrostatic doping as a simple approach for the investigation of correlated states of matter at high-temperatures, excitonic circuitry and spin-valley Hall devices mediated by exciton superfluids in semiconducting monolayers.
Heterobilayers of 2D materials as a platform for excitonic superfluidity

Abstract:Abstract Excitonic condensate has been long-sought within bulk indirect-gap semiconductors, quantum wells, and 2D material layers, all tried as carrying media. Here, we propose intrinsically stable 2D semiconductor heterostructures with doubly-indirect overlapping bands as optimal platforms for excitonic condensation. After screening hundreds of 2D materials, we identify candidates where spontaneous excitonic condensation mediated by purely electronic interaction should occur, and hetero-pairs Sb 2 Te 2 Se/BiTeCl, Hf 2 N 2 I 2 /Zr 2 N 2 Cl 2 , and LiAlTe 2 /BiTeI emerge promising. Unlike monolayers, where excitonic condensation is hampered by Peierls instability, or other bilayers, where doping by applied voltage is required, rendering them essentially non-equilibrium systems, the chemically-specific heterostructures predicted here are lattice-matched, show no detrimental electronic instability, and display broken type-III gap, thus offering optimal carrier density without any gate voltages, in true-equilibrium. Predicted materials can be used to access different parts of electron-hole phase diagram, including BEC-BCS crossover, enabling tantalizing applications in superfluid transport, Josephson-like tunneling, and dissipationless charge counterflow.

Searching for Unconventional Superfluid in Excitons of Monolayer Semiconductors

Abstract:It is well known that two-dimensional (2D) bosons in homogeneous space cannot undergo real Bose-Einstein condensation, and the superfluid to normal phase transition is Berezinskii-Kosterlitz-Thouless (BKT) type, associated with vortex-antivortex pair unbinding. Here we point out a 2D bosonic system whose low energy physics goes beyond conventional paradigm of 2D {\it homogeneous} bosons, i.e., intralayer excitons in monolayer transition metal dichalcogenides. With intrinsic valley-orbit coupling and valley Zeeman energy, exciton dispersion becomes linear at small momentum, giving rise to a series of novel features. The critical temperature of Bose-Einstein condensation of these excitons is nonzero, suggesting true long-range order in 2D homogeneous system. The dispersion of Goldstone mode at long wavelength has the form $\varepsilon(\boldsymbol{q})\sim\sqrt{q}$, in contrast to conventional linear phonon spectrum. The vortex energy deviates from the usual logarithmic form with respect to system size, but instead has an additional linear term. Superfluid to normal phase transition is no longer BKT type for system size beyond a characteristic scale, without discontinuous jump in superfluid density. With the recent experimental progress on exciton fluid at thermal equilibrium in monolayer semiconductors, our work points out an experimentally accessible system to search for unconventional 2D superfluids beyond BKT paradigm.

Abstract:A Bose–Einstein condensate is the ground state of a dilute gas of bosons, such as atoms cooled to temperatures close to absolute zero<a href="/articles/s41586-019-1591-7#ref-CR1">1</a>. With much smaller mass, excitons (bound electron–hole pairs) are expected to condense at considerably higher temperatures<a href="#ref-CR2">2</a>,<a href="#ref-CR3">3</a>,<a href="#ref-CR4">4</a>,<a href="#ref-CR5">5</a>,<a href="#ref-CR6">6</a>,<a href="/articles/s41586-019-1591-7#ref-CR7">7</a>. Two-dimensional van der Waals semiconductors with very strong exciton binding are ideal systems for the study of high-temperature exciton condensation. Here we study electrically generated interlayer excitons in MoSe2–WSe2 atomic double layers with a density of up to 1012 excitons per square centimetre. The interlayer tunnelling current depends only on the exciton density, which is indicative of correlated electron–hole pair tunnelling<a href="/articles/s41586-019-1591-7#ref-CR8">8</a>. Strong electroluminescence arises when a hole tunnels from WSe2 to recombine with an electron in MoSe2. We observe a critical threshold dependence of the electroluminescence intensity on exciton density, accompanied by super-Poissonian photon statistics near the threshold, and a large electroluminescence enhancement with a narrow peak at equal electron and hole densities. The phenomenon persists above 100 kelvin, which is consistent with the predicted critical condensation temperature<a href="#ref-CR9">9</a>,<a href="#ref-CR10">10</a>,<a href="#ref-CR11">11</a>,<a href="/articles/s41586-019-1591-7#ref-CR12">12</a>. Our study provides evidence for interlayer exciton condensation in two-dimensional atomic double layers and opens up opportunities for exploring condensate-based optoelectronics and exciton-mediated high-temperature superconductivity<a href="/articles/s41586-019-1591-7#ref-CR13">13</a>.

Abstract:Abstract Electrons and holes can spontaneously form excitons and condense in a semimetal or semiconductor, as predicted decades ago. This type of Bose condensation can happen at much higher temperatures in comparison with dilute atomic gases. Two-dimensional (2D) materials with reduced Coulomb screening around the Fermi level are promising for realizing such a system. Here we report a change in the band structure accompanied by a phase transition at about 180 K in single-layer ZrTe 2 based on angle-resolved photoemission spectroscopy (ARPES) measurements. Below the transition temperature, gap opening and development of an ultra-flat band top around the zone center are observed. This gap and the phase transition are rapidly suppressed with extra carrier densities introduced by adding more layers or dopants on the surface. The results suggest the formation of an excitonic insulating ground state in single-layer ZrTe 2 , and the findings are rationalized by first-principles calculations and a self-consistent mean-field theory. Our study provides evidence for exciton condensation in a 2D semimetal and demonstrates strong dimensionality effects on the formation of intrinsic bound electron–hole pairs in solids.

Abstract:Two-dimensional (2D) Bi O Se semiconductor with a narrow band gap and ultrahigh mobility has been regarded as an emerging candidate for optoelectronic devices, whereas the ambiguous phonon characteristics and optical properties still limit its future applications. Herein, high-quality centimeter-scale 2D Bi O Se films are successfully synthesized to disclose the lattice dynamics and dielectric functions under the control of thickness and temperature. It demonstrates that the stronger electrostatic Bi-Se interactions result in a stiffened phonon vibration of thicker Bi O Se layers. Three excitons (\emph{E} , \emph{E} , and \emph{E} ) exhibit significant redshifts with layer stacking. Interestingly, the dielectric properties in the visible-near infrared region (\emph{E} and \emph{E} ) are dominated by the combined effect of the joint density of states and mass density, whereas the dielectric properties in the ultraviolet region (\emph{E} ) are dominated by the exciton effect. Furthermore, the temperature-sensitivities of phonon frequency and exciton transition energies are revealed to be layer-dependent. Especially, the optical response of \emph{E} exciton exhibits a prominent dependence with temperature, which indicates a promising optical modulation by temperature in the visible spectrum. This study enriches the knowledge of phonon dynamics and dielectric properties for 2D Bi O Se, which provides an essential reference for the high-performance related optoelectronic device.

Abstract:Bi2Te3‐based compounds and derivatives are milestone materials in the fields of thermoelectrics (TEs) and topological insulators (TIs). They have highly complex band structures and interesting lattice dynamics, which are favorable for high TE performance as well as strong spin orbit and band inversion underlying topological physics. This review presents rational calculations of properties related to TEs and provides theoretical guidance for improving the TE performance of Bi2Te3‐based materials. Although the band structures of these TE materials have been studied theoretically and experimentally for many years, there remain many controversies on band characteristics, especially the locations of band extrema and the exact values of bandgaps. Here, the key factors in the theoretical investigations of Bi2Te3, Bi2Se3, Sb2Te3, and their solid solutions are reviewed. The phonon spectra and lattice thermal conductivities of Bi2Te3‐based materials are discussed. Electronic and phonon structures and TE transport calculations are discussed and reported in the context of better establishing computational parameters for these V2VI3‐based materials. This review provides a useful guidance for analyzing and improving TE performance of Bi2Te3‐based materials.
Study of Bose-Einstein Condensation Process and Superconductivity

Abstract:The transition from normal state to superconductive state is a condensation (Bose-Einstein condensation) process. As an example of Bose-Einstein condensation, the condensation process of superconductivity is investigated in detail. The basic unit of superconductivity is condensation circuit, which should contain 4m+2 (m=1,2,...) electrons (holes). The perfect explanation for no resistance and complete diamagnetism are given by using condensation circuit. The quantum mechanics equation of superconductive state is constructed, and energy level equation of superconductive quantum state is given. The later equation has simple form (I is the unit matrix, A is the adjacent matrix), with deep topological meanings. The phase transition from normal state to superconductive state is irreversible. The irreversible process is analyzed and discussed in detail. The temperature region of superconductive state is calculated. The simplest structure of superconductor circuit is a condensation circuit which is composed of a series of 3-4-element-circuits (called lantern series structure). It is theoretically proved that the room temperature superconductivity can be realized by using polylayer oxide structure. The experimental frame of room temperature superconductivity is suggested.

Phase diagrams and multistep condensations of spin-1 bosonic gases in optical lattices

Abstract:Motivated by recent experimental processes, we systemically investigate strongly correlated spin-1 ultracold bosons trapped in a three-dimensional optical lattice in the presence of an external magnetic field. Based on a recently developed bosonic dynamical mean-field theory (BDMFT), we map out complete phase diagrams of the system for both antiferromagnetic and ferromagnetic interactions, where various phases are found as a result of the interplay of spin-dependent interaction and quadratic Zeeman energy. For antiferromagnetic interactions, the system demonstrates competing magnetic orders, including nematic, spin-singlet and ferromagnetic insulating phase, depending on longitudinal magnetization, whereas, for ferromagnetic case, a ferromagnetic-to-nematic-insulating phase transition is observed for small quadratic Zeeman energy, and the insulating phase demonstrates the nematic order for large Zeeman energy. Interestingly, at low magnetic field and finite temperature, we find an abnormal multi-step condensation of the strongly correlated superfluid, i.e. the critical condensing temperature of the $m_F=-1$ component with antiferromagnetic interactions demonstrates an increase with longitudinal magnetization, while, for ferromagnetic case, the Zeeman component $m_F = 0$ demonstrates a local minimum for the critical condensing temperature, in contrast to weakly interacting cases.

A scenario for high-temperature excitonic insulators

Abstract:While excitonic insulators (EIs) have been intensively studied, proper platforms of them with stable lattice and non-cryogenic T C are rare. By analysing their BCS-like gap equation, we propose that high T C EIs can exist in small indirect band gap 2D materials. After screening 2D transition-metal dichalcogenides from existing computational works, we select 2H-TiTe 2 and 1T-PdTe 2 , and show that their T C can be as high as 150 to 200 K under strains. A transition of their condensate EI state from that composed by Wannier excitons to that composed by plasmonic ones exists, even if negligible changes are reflected by the EI band structures, demonstrating the rich quantum feature of these systems. The high T C also implies that they are ideal platforms for the demonstration and applications of EIs and their related quantum states in non-cryogenic environments.

Topological nature and the multiple Dirac cones hidden in Bismuth high-Tc superconductors

Abstract:Recent theoretical studies employing density-functional theory have predicted BaBiO$_{3}$ (when doped with electrons) and YBiO$_{3}$ to become a topological insulator (TI) with a large topological gap (~ 0.7 eV). This, together with the natural stability against surface oxidation, makes the Bismuth-Oxide family of special interest for possible applications in quantum information and spintronics. The central question, we study here, is whether the hole-doped Bismuth Oxides, i.e. Ba$_{1-x}$K$_{x}$BiO$_{3}$ and BaPb$_{1-x}$Bi$_{x}$O$_{3}$, which are "high-Tc" bulk superconducting near 30 K, additionally display in the further vicinity of their Fermi energy $E_{F}$ a topological gap with a Dirac-type of topological surface state. Our electronic structure calculations predict the K-doped family to emerge as a TI, with a topological gap above $E_{F}$. Thus, these compounds can become superconductors with hole-doping and potential TIs with additional electron doping. Furthermore, we predict the Bismuth-Oxide family to contain an additional Dirac cone below $E_{F}$ for further hole doping, which manifests these systems to be candidates for both electron- and hole-doped topological insulators.

Abstract:The rigorous formulations of boson (the ideal Bose gas) and fermion-pair Bose–Einstein (BE) condensations reveal that the two condensed states are different; the boson condensation given by the boson coherent state is a sound condensed state based on a large number of states corresponding to the grand canonical ensemble of the classical ideal gas (average particle number N ) where the norm of the coherent state is equivalent to the grand (canonical) partition function of the latter. The fermion-pair condensation is a very limited condensed state formed between holes and fermion-pairs and its condensate is a fermion-pair and hole condensate. The singlet-bond (SB) superconductivity theory for cuprate high-temperature superconductors finds the following; (1) the superconducting transition is a first-order transition, (2) the experimentally observed exponential behavior of the specific heat coefficient near is caused by the high energy excitations of superconducting SB-pairs to the normal-state insulating immobile SB-pairs beyond the characteristic energy scale of the condensation energy, which is the same origin as that of the exponential behavior in the BCS superconductivity, and (3) Josephson tunneling in d -wave superconductor Josephson junction cannot give rise to the so-called -shift Josephson phase in both the underdoped and overdoped cuprate superconductor Josephson junctions.

Abstract:Recent progress in understanding the behavior of condensed excitonic systems is reviewed. The Bose-Einstein condensed excitonic insulator is studied numerically within the mean-held pairing approximation. In particular, we examine in some detail a system of spatially separated, two-dimensional (2D) electrons and holes, as a candidate system for study in semiconductor heterostructures. Based on these calculations, we suggest that it may be possible to create a droplet of high density exciton condensate fluid in semiconductor quantum-well structures. In heterostructures, the recombination of electrons and holes is dipole-allowed, which presents both difficulties and opportunities. The excitonic insulator state should be superradiant, which provides a direct measure of the coherence of the ground state. Additionally there is a gap between the absorption and emission spectrum, and collective modes lying within this quasiparticle gap. Coupling of the condensate to radiative modes of an optical cavity may offer an opportunity to manipulate the condensate and its optical response.
Structural Signature and Transition Dynamics of Sb2Te3 Melt Upon Fast Cooling

Abstract:Crystalline Sb2Te3 is widely studied due to its important applications in memory materials and topological insulators. The liquid and amorphous structures of this compound as well as the dynamics upon quenching, however, are yet to be fully understood. In this work, we have systematically studied the dynamical properties and local structure of Sb2Te3 at different temperatures using ab initio molecular dynamics simulations. The calculated structure factors agree well with the experimental results. The atomic number density and mean-squared displacement as a function of temperature clearly indicate three states as the temperature decreases, namely, melt, undercooled liquid and glass state, respectively. By analyzing the chemical environments and bond-angle distribution functions, we demonstrate that the most probable short-range motifs in the Sb2Te3 system are defective octahedrons, and they are connected with each other via four-fold rings. This interesting structural feature may be responsible for the high fragility and easy phase transition upon glass forming that is applied in memory devices.
Incoherence-to-coherence Crossover Observed in Charge-Density-wave Material 1T-Tise2

Abstract:Analogous to the condensation of Cooper pairs in superconductors, the Bose-Einstein condensation (BEC) of electron-hole pairs in semiconductors and semimetals leads to an emergence of an exotic ground state - the excitonic insulator state. In this paper, we study the electronic structure of 1T-TiSe2 utilizing angle-resolved photoemission spectroscopy and alkali-metal deposition. Alkali-metal adatoms are deposited in-situ on the sample surface, doping the system with electrons. The conduction bands of 1T-TiSe2 are thereby pushed down below the Fermi energy, which enables us to characterize its temperature dependence with precision. We found that the formation of the charge density wave (CDW) in 1T-TiSe2 at similar to 205 K is accompanied by a significant increase of the band gap, supporting the existence of excitonic pairing in the CDW state of 1T-TiSe2. More importantly, by analyzing the linewidth of the single-particle excitation spectrum, we unveiled an incoherence-to-coherence crossover at 165 K, which could be attributed to a possible exciton condensation that occurs beneath the CDW transition in 1T-TiSe2. Our results not only explain the exotic transport properties of 1T-TiSe2, but also highlight the possible existence of an excitonic condensate in this semiconducting material.
