Abstract:Two-dimensional (2D) van der Waals (vdW) magnets have recently emerged as novel skyrmion hosts. This discovery has opened a new material platform for tuning the properties of topological spin textures, such as by exploiting proximity effects induced by stacking of 2D materials into heterostructures, or by directly manipulating the structural composition of the host material. Previous works have considered the effect of varied composition in the bulk crystals of the vdW magnet Fe 3-x GeTe 2 , but so far the effects on the hosted spin textures have not been thoroughly investigated. In this work, real-space x-ray microscopy is utilized to image magnetic stripe domain, skyrmion and composite skyrmion states in exfoliated flakes of Fe 3-x GeTe 2 with varying Fe deficiency x. In combination with supporting mean-field and micromagnetic simulations, the significant alterations in the magnetic phase diagrams of the flakes, and thus the stability of the observed spin textures, are revealed. These arise as a result of the varying temperature dependence of the fundamental magnetic properties, which are greater than can be explained by the removal of spins, and are consistent with previously reported changes in the electronic band structure via the Fe deficiency.

Abstract:Abstract The discovery of two-dimensional magnets has initiated a new field of research, exploring both fundamental low-dimensional magnetism, and prospective spintronic applications. Recently, observations of magnetic skyrmions in the 2D ferromagnet Fe 3 GeTe 2 (FGT) have been reported, introducing further application possibilities. However, controlling the exhibited magnetic state requires systematic knowledge of the history-dependence of the spin textures, which remains largely unexplored in 2D magnets. In this work, we utilise real-space imaging, and complementary simulations, to determine and explain the thickness-dependent magnetic phase diagrams of an exfoliated FGT flake, revealing a complex, history-dependent emergence of the uniformly magnetised, stripe domain and skyrmion states. The results show that the interplay of the dominant dipolar interaction and strongly temperature dependent out-of-plane anisotropy energy terms enables the selective stabilisation of all three states at zero field, and at a single temperature, while the Dzyaloshinksii-Moriya interaction must be present to realise the observed Néel-type domain walls. The findings open perspectives for 2D devices incorporating topological spin textures.

Abstract:Two-dimensional (2D) van der Waals (vdW) magnetic materials have recently been introduced as a new horizon in materials science and enable the potential applications for next-generation spintronic devices. Here, in this communication, the observations of stable Bloch-type magnetic skyrmions in single crystals of 2D vdW Fe3GeTe2 (FGT) are reported by using in-situ Lorentz transmission electron microscopy (TEM). We find the ground-state magnetic stripe domains in FGT transform into skyrmion bubbles when an external magnetic field is applied perpendicularly to the (001) thin plate with temperatures below the Curie-temperature TC. Most interestingly, a hexagonal lattice of skyrmion bubbles is obtained via field cooling manipulation with magnetic field applied along the [001] direction. Owing to their topological stability, the skyrmion bubble lattices are stable to large field-cooling tilted angles and further reproduced by utilizing the micromagnetic simulations. These observations directly demonstrate that the 2D vdW FGT possesses a rich variety of topological spin textures, being of a great promise candidate for future applications in the field of spintronics.

Abstract:Since the discovery of long-range magnetic orders in the two-dimensional (2D) van der Waals (vdW) crystals, significant interest on such 2D magnets has emerged, inspired by their appealing physical properties and integration with other 2D family for unique heterostructures. In known 2D magnets such as Cr2Ge2Te6, CrI3 and Fe3GeTe2, spin-orbit coupling (SOC) stabilizes perpendicular magnetic anisotropy (PMA) down to one or few monolayers. Such a strong SOC could also lift the chiral degeneracy, leading to the formation of topological magnetic configurations such as skyrmions through the Dzyaloshinskii-Moriya interaction (DMI). Here, we report the experimental observation of magnetic skyrmions and their ordered crystal structures in a vdW ferromagnet Fe3GeTe2. Using high-resolution scanning transmission X-ray microscopy (STXM) and Lorentz transmission electron microscopy (LTEM) measurements, we demonstrate that a skyrmion crystal (SkX) state in Fe3GeTe2 can be generated by both dynamically using current pulses and statically using canted magnetic fields, where our LTEM measurements suggest that the observed skyrmions in SkX state are homochiral. Our finding opens the door to chiral magnetism and topological spin textures based on 2D vdW magnets, which will pave a new avenue towards 2D magnet-based topological spintronics.

Abstract:Understanding the physics of phase transitions in two-dimensional (2D) systems underpins the research in diverse fields including statistical mechanics, quantum systems, nanomagnetism, and soft condensed matter. However, many fundamental aspects of 2D phase transitions are still not well understood, including the effects of interparticle potential, polydispersity, and particle shape. Magnetic skyrmions, which are non-trivial chiral spin structures, can be considered as quasi-particles that form two-dimensional lattices. Here we show, by real-space imaging using in situ cryo-Lorentz transmission electron microscopy coupled with machine learning, the ordering behavior of N\'eel skyrmion lattices in van der Waals Fe3GeTe2. We demonstrate a distinct change in the skyrmion size distribution during field-cooling, which leads to a loss of lattice order and an evolution of the skyrmion liquid phase. Remarkably, the lattice order is restored during field heating and demonstrates a thermal hysteresis. Our quantitative analysis explains this behavior based on the energy landscape of skyrmions and demonstrates the potential to control the lattice order in 2D phase transitions.

Here, a newly developed method adopting spin invariants is applied to build a first-principle-based Hamiltonian, which predicts colorful topological defects assembled from the unit of Bloch lines, and reveals the critical role of specific forms of fourth-order interactions in Fe3 GeTe2 . Rather than the DMI, it is the multiple fourth-order interactions, with symmetry and spin-orbit couplings considered, that stabilize both Néel-type and Bloch-type skyrmions, as well as antiskyrmions, without any preference for clockwise versus counterclockwise spin rotation. This study also demonstrates that spin invariants can be used as a general approach to study complex magnetic interactions.

Abstract:The van der Waals (vdW) ferromagnet Fe3-δ GeTe2 has garnered significant research interest as a platform for skyrmionic spin configurations, that is, skyrmions and skyrmionic bubbles. However, despite extensive efforts, the origin of the Dzyaloshinskii-Moriya interaction (DMI) in Fe3-δ GeTe2 remains elusive, making it challenging to acquire these skyrmionic phases in a controlled manner. In this study, it is demonstrated that the Fe content in Fe3-δ GeTe2 has a profound effect on the crystal structure, DMI, and skyrmionic phase. For the first time, a marked increase in Fe atom displacement with decreasing Fe content is observed, transforming the original centrosymmetric crystal structure into a non-centrosymmetric symmetry, leading to a considerable DMI. Additionally, by varying the Fe content and sample thickness, a controllable transition between Néel-type skyrmions and Bloch-type skyrmionic bubbles is achieved, governed by a delicate interplay between dipole-dipole interaction and the DMI. The findings offer novel insights into the variable skyrmionic phases in Fe3-δ GeTe2 and provide the impetus for developing vdW ferromagnet-based spintronic devices.

Abstract:Abstract Distinct skyrmion phases at room temperature hosted by one material offer additional degree of freedom for the design of topology-based compact and energetically-efficient spintronic devices. The field has been extended to low-dimensional magnets with the discovery of magnetism in two-dimensional van der Waals magnets. However, creating multiple skyrmion phases in 2D magnets, especially above room temperature, remains a major challenge. Here, we report the experimental observation of mixed-type skyrmions, exhibiting both Bloch and hybrid characteristics, in a room-temperature ferromagnet Fe 3 GaTe 2 . Analysis of the magnetic intensities under varied imaging conditions coupled with complementary simulations reveal that spontaneous Bloch skyrmions exist as the magnetic ground state with the coexistence of hybrid stripes domain, on account of the interplay between the dipolar interaction and the Dzyaloshinskii-Moriya interaction. Moreover, hybrid skyrmions are created and their coexisting phases with Bloch skyrmions exhibit considerably high thermostability, enduring up to 328 K. The findings open perspectives for 2D spintronic devices incorporating distinct skyrmion phases at room temperature.

Abstract:Motivated by advances in spintronic devices, an extensive exploration is underway to uncover materials that host topologically protected spin textures, exemplified by skyrmions. One critical challenge involved in the potential application of skyrmions in van der Waals (vdW) materials is the attainment and manipulation of skyrmions at room temperature. In this study, we report the creation of intrinsic skyrmion state in van der Waals ferromagnet Fe3GaTe2. By employing variable temperature magnetic force microscopy, the skyrmion lattice can be locally manipulated on Fe3GaTe2 flake. The ordering of skyrmion state is further analyzed. Our result suggest Fe3GaTe2 emerges as a highly promising contender for the realization of skyrmion-based layered spintronic memory devices.

Abstract:Novel magnetic ground states have been stabilized in two-dimensional (2D) magnets such as skyrmions, with the potential next-generation information technology. Here, we report the experimental observation of a Néel-type skyrmion lattice at room temperature in a single-phase, layered 2D magnet, specifically a 50% Co–doped Fe 5 GeTe 2 (FCGT) system. The thickness-dependent magnetic domain size follows Kittel’s law. Abstract:Two-dimensional (2D) van der Waals (vdW) materials show a range of profound physical properties that can be tailored through their incorporation in heterostructures and manipulated with external forces. The recent discovery of long-range ferromagnetic order down to atomic layers provides an additional degree of freedom in engineering 2D materials and their heterostructure devices for spintronics, valleytronics and magnetic tunnel junction switches. Here, using direct imaging by cryo-Lorentz transmission electron microscopy we show that topologically nontrivial magnetic-spin states, skyrmionic bubbles, can be realized in exfoliated insulating 2D vdW Cr2Ge2Te6. Due to the competition between dipolar interactions and uniaxial magnetic anisotropy, hexagonally-packed nanoscale bubble lattices emerge by field cooling with magnetic field applied along the out-of-plane direction. Despite a range of topological spin textures in stripe domains arising due to pair formation and annihilation of Bloch lines, bubble lattices with single chirality are prevalent. Our observation of topologically-nontrivial homochiral skyrmionic bubbles in exfoliated vdW materials provides a new avenue for novel quantum states in atomically-thin insulators for magneto-electronic and quantum devices.

Abstract:Realizing magnetic skyrmions in two-dimensional (2D) van der Waals (vdW) ferromagnets offers unparalleled prospects for future spintronic applications. The room-temperature ferromagnet Fe3GaTe2 provides an ideal platform for tailoring these magnetic solitons. Here, skyrmions of distinct topological charges are artificially introduced and spatially engineered using magnetic force microscopy (MFM). The skyrmion lattice is realized by specific field-cooling process, and can be further controllably erased and painted via delicate manipulation of tip stray field. The skyrmion lattice with opposite topological charges (S = +1 or -1) can be tailored at the target regions to form topological skyrmion junctions (TSJs) with specific configurations. The delicate interplay of TSJs and spin-polarized device current were finally investigated via the in-situ transport measurements, alongside the topological stability of TSJs. Our results demonstrate that Fe3GaTe2 not only serves as a potential building block for room-temperature skyrmion-based spintronic devices, but also presents promising prospects for Fe3GaTe2-based heterostructures with the engineered topological spin textures.

Abstract:Two-dimensional magnetic van der Waals (vdW) materials can show a variety of topological nontrivial spin textures, such as Bloch- or Néel-type stripe, skyrmion or bubble domains under certain external stimuli. It is critical to understand the magnetic domain behavior in vdW materials in order to control their size, and density in response to external stimuli such as electric and magnetic fields. Here we examine the magnetic field dependence of topologically non-trivial magnetization spin textures in vdW Fe$_3$GeTe$_2$. Néel-type stripe domains and skyrmions are formed depending on the magnetic field-cooling protocol used during in-situ Lorentz transmission electron microscopy (LTEM) experiments. Use of quantitative reconstruction of magnetic induction maps, and micromagnetic simulations, allow for understanding the LTEM results of Néel-type stripe domains as well as skyrmions. In addition, the deformation of skyrmion contrast is observed as a result of the introduction of an in-plane magnetic field. We demonstrate the stability of the stripe domains and skyrmions in response to externally applied magnetic field due to energy barrier for domain wall annihilation. Our results establish an understanding of the energy landscape that governs the behavior of the topologically non-trivial spin textures in vdW materials which can be harnessed for spintronic applications.

Abstract:Magnetic skyrmions are topological spin textures, which usually exist in noncentrosymmetric materials where the crystal inversion symmetry breaking generates the so-called Dzyaloshinskii-Moriya interaction. This requirement unfortunately excludes many important magnetic material classes, including the recently found two-dimensional van der Waals (vdW) magnetic materials, which offer unprecedented opportunities for spintronic technology. Using photoemission electron microscopy and Lorentz transmission electron microscopy, we investigated and stabilized Neel-type magnetic skyrmion in vdW ferromagnetic Fe3GeTe2 on top of (Co/Pd)(n) in which the Fe3GeTe2 has a centrosymmetric crystal structure. We demonstrate that the magnetic coupling between the Fe3GeTe2 and the (Co/Pd)(n) could create skyrmions in Fe3GeTe2 without the need of an external magnetic field. Our results open exciting opportunities in spintronic research and the engineering of topologically protected nanoscale features by expanding the group of skyrmion host materials to include these previously unknown vdW magnets.

Abstract:Magnetic skyrmions are topological spin textures, which usually exist in noncentrosymmetric materials where the crystal inversion symmetry breaking generates the so-called Dzyaloshinskii-Moriya interaction. This requirement unfortunately excludes many important magnetic material classes, including the recently found two-dimensional van der Waals (vdW) magnetic materials, which offer unprecedented opportunities for spintronic technology. Using photoemission electron microscopy and Lorentz transmission electron microscopy, we investigated and stabilized Néel-type magnetic skyrmion in vdW ferromagnetic Fe 3 GeTe 2 on top of (Co/Pd) n in which the Fe 3 GeTe 2 has a centrosymmetric crystal structure. We demonstrate that the magnetic coupling between the Fe 3 GeTe 2 and the (Co/Pd) n could create skyrmions in Fe 3 GeTe 2 without the need of an external magnetic field. Our results open exciting opportunities in spintronic research and the engineering of topologically protected nanoscale features by expanding the group of skyrmion host materials to include these previously unknown vdW magnets.

Abstract:Topological spin textures with versatile configurations exhibit fascinating physical behavior as high-efficiency information units. Recent observations of nontrivial spin textures in two-dimensional (2D) van der Waals (vdW) ferromagnets have shed light on their functionality as a paradigm for spintronic devices. Here, the spin configuration of single-crystal 2D vdW Fe5-xGeTe2 is investigated by Lorentz transmission electron microscopy, where the conversion from Bloch-type bubbles to Néel-type skyrmions can be observed by tuning sample thickness. Remarkably, high-density Néel-type skyrmions can be obtained via field-cooling manipulation. We further demonstrate the underlying mechanism by varying the sample thickness and Dzyaloshinskii-Moriya interaction (DMI) parameters in a series of micromagnetic simulations, manifesting the presence of DMI at the Fe5-xGeTe2 surface by first-principles calculation. Our findings disclose the rich variety of topological spin textures in 2D vdW Fe5-xGeTe2, possessing great promise for future nonvolatile memories based on spin topology.

Abstract:Tunable magnetic bubbles and topological Hall effect (THE) are demonstrated in 2D magnet Fe5GeTe2. The density and size of bubbles can be modulated effectively by adjusting the magnetocrystalline anisotropy and dipolar interaction, respectively. Besides, the controlled topological transformation between skyrmion bubbles and trivial bubbles is achieved by varying the sample thickness, accompanied by the change of THE. Recent observations of nontrivial spin textures and topological Hall effect (THE) in 2D van der Waals (vdW) ferromagnets have stimulated high interest in both fundamental physics and prospective spintronic applications. However, effectively manipulating spin textures and their exhibiting THE, which is the prerequisite for topology‐based 2D vdW devices, remains challenging. Here, the effective manipulation of the magnetic bubbles and THE is achieved in Fe5GeTe2 (FGT) crystals by utilizing Lorentz imaging and electrical transport measurements. The density and size of magnetic bubbles can be modulated effectively as the temperature and lamella thickness change, indicating the role of magnetocrystalline anisotropy and long‐range magnetic dipolar interaction is demonstrated, respectively. More importantly, the spin configurations of bubbles along with THE signal vary with sample thickness, demonstrating a topological transition between skyrmion bubbles and trivial bubbles. The key point lies in the presence or absence of Bloch lines in the stripe domain at different thicknesses. This study presents the reliable manipulations of spin textures and THE in FGT, which may provide valuable insights into the design of 2D vdW devices in spintronics.

Abstract:Magnetic skyrmions are potential candidates for low-power spintronic devices. Recently, skyrmions have been observed in two-dimensional van der Waals ferromagnets, which extends the range of skyrmion hosting materials to atomically thin limit. However, creating and deleting skyrmions at precise locations is still a challenge for practical applications. In this study, we proposed a solution to this problem. Using in situ Lorentz transmission electron microscopy, we investigated magnetic domain structures in Fe3GeTe2 exfoliated single crystal flakes and found that the skyrmions in this sample are of the Néel type. Interestingly, we found that the skyrmions could be created and deleted at specific locations using a focused electron beam. Micromagnetic simulations results agree well with the experimental results, providing insights into the underlying mechanisms. The methods presented in this work can be extended to other skyrmion material systems, thereby advancing the field of skyrmion-based technologies.
