Abstract:Exciton-polaritons, hybrid light–matter bosonic quasiparticles, can condense into a single quantum state, i.e., forming a polariton Bose–Einstein condensate (BEC), which represents a crucial step for the development of nanophotonic technology. Recently, atomically thin transition-metal dichalcogenides (TMDs) emerged as promising candidates for novel polaritonic devices. Although the formation of robust valley-polaritons has been realized up to room temperature, the demonstration of polariton lasing remains elusive. Herein, we report for the first time the realization of this important milestone in a TMD microcavity at room temperature. Continuous wave pumped polariton lasing is evidenced by the macroscopic occupation of the ground state, which undergoes a nonlinear increase of the emission along with the emergence of temporal coherence, the presence of an exciton fraction-controlled threshold and the buildup of linear polarization. Abstract:Room temperature stable excitons in layered two-dimensional (2D) transition metal dichalcogenides (TMDs) offer a unique route for engineering light and matter interactions. Due to the strong optical dispersion near the excitonic transitions, a high refractive index arises in these ultrathin semiconductors.([1,2]) Utilizing this behavior, strongly confined Fano type optical resonances in an ultrathin (i.e., approximate to 12 nm) tungsten disulfide (WS2) photonic crystal (PhC) directly fabricated on a TMD-on-glass platform are reported. In this approach, Fano-type WS2 photonic resonances strongly couple to the WS2 excitonic dispersion engender self-resonant exciton-polaritons with an out-of-plane optical confinement exceeding that provided by surface plasmon polaritons in the visible. The large spatial light-matter overlap endowed by this unique monolithic self-coupling scheme is utilized for steering of enhanced 2D WSe2 excitonic photoluminescence in a truly TMD integrated system. It is envisioned that the strong light matter interaction on the TMD-on-glass platform will unfold the prospects of ultrathin exciton-polaritonic resonators.

Abstract:Abstract Atomically thin crystals of transition metal dichalcogenides (TMDs) host excitons with strong binding energies and sizable light-matter interactions. Coupled to optical cavities, monolayer TMDs routinely reach the regime of strong light-matter coupling, where excitons and photons admix coherently to form polaritons up to room temperature. Here, we explore the two-dimensional nature of TMD polaritons with scanning-cavity hyperspectral imaging. We record a spatial map of polariton properties of extended WS 2 monolayers coupled to a tunable micro cavity in the strong coupling regime, and correlate it with maps of exciton extinction and fluorescence taken from the same flake with the cavity. We find a high level of homogeneity, and show that polariton splitting variations are correlated with intrinsic exciton properties such as oscillator strength and linewidth. Moreover, we observe a deviation from thermal equilibrium in the resonant polariton population, which we ascribe to non-Markovian polariton-phonon coupling. Our measurements reveal a promisingly consistent polariton landscape, and highlight the importance of phonons for future polaritonic devices.

Abstract:Monolayer transition-metal dichalcogenide (TMD) materials have attracted a great attention because of their unique properties and promising applications in integrated optoelectronic devices. Being layered materials, they can be stacked vertically to fabricate artificial van der Waals lattices, which offer unique opportunities to tailor the electronic and optical properties. The integration of TMD heterostructures in planar microcavities working in strong coupling regime is particularly important to control the light-matter interactions and form robust polaritons, highly sought for room temperature applications. Here, we demonstrate the systematic control of the coupling-strength by embedding multiple WS2 monolayers in a planar microcavity. The vacuum Rabi splitting is enhanced from 36 meV for one monolayer up to 72 meV for the four-monolayer microcavity. In addition, carrying out time-resolved pump-probe experiments at room temperature we demonstrate the nature of polariton interactions which are dominated by phase space filling effects. Furthermore, we also observe the presence of long-living dark excitations in the multiple monolayer superlattices. Our results pave the way for the realization of polaritonic devices based on planar microcavities embedding multiple monolayers and could potentially lead the way for future devices towards the exploitation of interaction-driven phenomena at room temperature. The authors embed a multiple quantum-well WS2 heterostructure in a planar microcavity and show the systematic control of the normal mode coupling-strength. They find a strong enhancement of the characteristic time scale, which they attribute to long-lived dark excitations emerging in the structure.

Abstract:Abstract Monolayer transition metal dichalcogenide crystals (TMDCs) hold great promise for semiconductor optoelectronics because their bound electron-hole pairs (excitons) are stable at room temperature and interact strongly with light. When TMDCs are embedded in an optical microcavity, excitons can hybridise with cavity photons to form exciton polaritons, which inherit useful properties from their constituents. The ability to manipulate and trap polaritons on a microchip is critical for applications. Here, we create a non-trivial potential landscape for polaritons in monolayer WS 2 , and demonstrate their trapping and ballistic propagation across tens of micrometers. We show that the effects of dielectric disorder, which restrict the diffusion of WS 2 excitons and broaden their spectral resonance, are dramatically reduced for polaritons, leading to motional narrowing and preserved partial coherence. Linewidth narrowing and coherence are further enhanced in the trap. Our results demonstrate the possibility of long-range dissipationless transport and efficient trapping of TMDC polaritons in ambient conditions.

Abstract:Exciton polaritons are widely considered as promising platforms for developing room-temperature polaritonic devices, owing to the high-speed propagation and nonlinear interactions. However, it remains challenging to explore the dynamics of exciton polaritons specifically at room temperature, where the lifetime could be as small as a few picoseconds and the prevailing time-averaged measurement cannot give access to the true nature of it. Herein, by using the time-resolved photoluminescence, we have successfully traced the ultrafast coherent dynamics of a moving exciton polariton condensate in a one-dimensional perovskite microcavity. The propagation speed is directly measured to be ∼12.2 ± 0.8 μm/ps. Moreover, we have developed a time-resolved Michelson interferometry to quantify the time-dependent phase coherence, which reveals that the actual coherence time of exciton polaritons could be much longer (nearly 100%) than what was believed before. Our work sheds new light on the ultrafast coherent propagation of exciton polaritons at room temperature.
Ultrafast Polarization-Resolved Phonon Dynamics in Monolayer Semiconductors

Abstract:Monolayer transition metal dichalcogenide semiconductors exhibit unique valleytronic properties interacting strongly with chiral phonons that break time-reversal symmetry. Here, we observed the ultrafast dynamics of linearly and circularly polarized E'(Γ) phonons at the Brillouin zone center in single-crystalline monolayer WS2, excited by intense, resonant, and polarization-tunable terahertz pulses and probed by time-resolved anti-Stokes Raman spectroscopy. We separated the coherent phonons producing directional sum-frequency generation from the incoherent phonon population emitting scattered photons. The longer incoherent population lifetime than what was expected from coherence lifetime indicates that inhomogeneous broadening and momentum scattering play important roles in phonon decoherence at room temperature. Meanwhile, the faster depolarization rate in circular bases than in linear bases suggests that the eigenstates are linearly polarized due to lattice anisotropy. Our results provide crucial information for improving the lifetime of chiral phonons in two-dimensional materials and potentially facilitate dynamic control of spin-orbital polarizations in quantum materials.
Circumventing the polariton bottleneck via dark excitons in 2D semiconductors

Abstract:Efficient scattering into the exciton polariton ground state is a key prerequisite for generating Bose-Einstein condensates and low-threshold polariton lasing. However, this can be challenging to achieve at low densities due to the polariton bottleneck effect that impedes phonon-driven scattering into low-momentum polariton states. The rich exciton landscape of transition metal dichalcogenides (TMDs) provides potential intervalley scattering pathways via dark excitons to rapidly populate these polaritons. Here, we present a microscopic study exploring the time- and momentum-resolved relaxation of exciton polaritons supported by a \ce{MoSe2} monolayer integrated within a Fabry-Perot cavity. By exploiting phonon-assisted transitions between momentum-dark excitons and the lower polariton branch, we demonstrate that it is possible to circumvent the bottleneck region and efficiently populate the polariton ground state. Furthermore, this intervalley pathway is predicted to give rise to, yet unobserved, angle-resolved phonon sidebands in low-temperature photoluminescence spectra that are associated with momentum-dark excitons. This represents a distinctive experimental signature for efficient phonon-mediated polariton-dark-exciton interactions.

Abstract:Two dimensional semiconductors provide an ideal platform for exploration of linear exciton and polariton physics, primarily due to large exciton binding energy and strong light-matter coupling. These features, however, generically imply reduced exciton-exciton interactions, hindering the realisation of active optical devices such as lasers or parametric oscillators. Here, we show that electrical injection of itinerant electrons into monolayer molybdenum diselenide allows us to overcome this limitation: dynamical screening of exciton-polaritons by electrons leads to the formation of new quasi-particles termed polaron-polaritons that exhibit unexpectedly strong interactions as well as optical amplification by Bose-enhanced polaron-electron scattering. To measure the nonlinear optical response, we carry out time-resolved pump-probe measurements and observe polaron-polariton interaction enhancement by a factor of 50 ($0.5 \mu$eV $\mu$m$^2$) as compared to exciton-polaritons. Concurrently, we measure a spectrally integrated transmission gain of the probe field of $\gtrsim 2$ stemming from stimulated scattering of polaron-polaritons. We show theoretically that the non-equilibrium nature of optically excited quasiparticles favours a previously unexplored interaction mechanism stemming from a phase-space filling in the screening cloud, which provides an accurate explanation of the strong repulsive interactions observed experimentally. Our findings show that itinerant electron-exciton interactions provide an invaluable tool for electronic manipulation of optical properties, demonstrate a new mechanism for dramatically enhancing polariton-polariton interactions, and pave the way for realisation of nonequilibrium polariton condensates.

Abstract:Parametric nonlinear optical processes are at the heart of nonlinear optics underpinning the central role in the generation of entangled photons as well as the realization of coherent optical sources. Exciton-polaritons are capable to sustain parametric scattering at extremely low threshold, offering a readily accessible platform to study bosonic fluids. Recently, two-dimensional transition-metal dichalcogenides (TMDs) have attracted great attention in strong light-matter interactions due to robust excitonic transitions and unique spin-valley degrees of freedom. However, further progress is hindered by the lack of realizations of strong nonlinear effects in TMD polaritons. Here, we demonstrate a realization of nonlinear optical parametric polaritons in a WS2 monolayer microcavity pumped at the inflection point and triggered in the ground state. We observed the formation of a phase-matched idler state and nonlinear amplification that preserves the valley population and survives up to room temperature. Our results open a new door towards the realization of the future for all-optical valley polariton nonlinear devices.
Femtosecond switching of strong light-matter interactions in microcavities with two-dimensional semiconductors

Abstract:Ultrafast all-optical logic devices based on nonlinear light-matter interactions hold the promise to overcome the speed limitations of conventional electronic devices. Strong coupling of excitons and photons inside an optical resonator enhances such interactions and generates new polariton states which give access to unique nonlinear phenomena, such as Bose-Einstein condensation, used for all-optical ultrafast polariton transistors. However, the pulse energies required to pump such devices range from tens to hundreds of pJ, making them not competitive with electronic transistors. Here we introduce a new paradigm for all-optical switching based on the ultrafast transition from the strong to the weak coupling regime in microcavities embedding atomically thin transition metal dichalcogenides. Employing single and double stacks of hBN-encapsulated MoS$_2$ homobilayers with high optical nonlinearities and fast exciton relaxation times, we observe a collapse of the 55-meV polariton gap and its revival in less than one picosecond, lowering the threshold for optical switching below 4 pJ per pulse, while retaining ultrahigh switching frequencies. As an additional degree of freedom, the switching can be triggered pumping either the intra- or the interlayer excitons of the bilayers at different wavelengths, speeding up the polariton dynamics, owing to unique interspecies excitonic interactions. Our approach will enable the development of compact ultrafast all-optical logical circuits and neural networks, showcasing a new platform for polaritonic information processing based on manipulating the light-matter coupling.

Abstract:Transition metal dichalcogenides (TMDs) have shown outstanding semiconducting properties which make them promising materials for next-generation optoelectronic and electronic devices. These properties are imparted by fundamental carrier–carrier and carrier–phonon interactions that are foundational to hot carrier cooling. Recent transient absorption studies have reported ultrafast time scales for carrier cooling in TMDs that can be slowed at high excitation densities via a hot-phonon bottleneck (HPB) and discussed these findings in the light of optoelectronic applications. However, quantitative descriptions of the HPB in TMDs, including details of the electron–lattice coupling and how cooling is affected by the redistribution of energy between carriers, are still lacking. Here, we use femtosecond pump–push–probe spectroscopy as a single approach to systematically characterize the scattering of hot carriers with optical phonons, cold carriers, and defects in a benchmark TMD monolayer of polycrystalline WS2. By controlling the interband pump and intraband push excitations, we observe, in real-time (i) an extremely rapid “intrinsic” cooling rate of ∼18 ± 2.7 eV/ps, which can be slowed with increasing hot carrier density, (ii) the deprecation of this HPB at elevated cold carrier densities, exposing a previously undisclosed role of the carrier–carrier interactions in mediating cooling, and (iii) the interception of high energy hot carriers on the subpicosecond time scale by lattice defects, which may account for the lower photoluminescence yield of TMDs when excited above band gap.

Shaping Exciton Polarization Dynamics in 2D Semiconductors by Tailored Ultrafast Pulses

Abstract:The ultrafast formation of strongly bound excitons in two-dimensional semiconductors provide a rich platform for studying fundamental physics as well as developing novel optoelectronic technologies. While extensive research has explored the excitonic coherence, many-body interactions, and nonlinear optical properties, the potential to study these phenomena by directly controlling their coherent polarization dynamics has not been fully realized. In this work, we use a sub-10fs pulse shaper to study how temporal control of coherent exciton polarization affects the generation of four-wave mixing in monolayer WSe2 under ambient conditions. By tailoring multiphoton pathway interference, we tune the nonlinear response from destructive to constructive interference, resulting in a 2.6-fold enhancement over the four-wave mixing generated by a transform-limited pulse. This demonstrates a general method for nonlinear enhancement by shaping the pulse to counteract the temporal dispersion experienced during resonant light-matter interactions. Our method allows us to excite both 1s and 2s states, showcasing a selective control over the resonant state that produces nonlinearity. By comparing our results with theory, we find that exciton-exciton interactions dominate the nonlinear response, rather than Pauli blocking. This capability to manipulate exciton polarization dynamics in atomically thin crystals lays the groundwork for exploring a wide range of resonant phenomena in condensed matter systems and opens up new possibilities for precise optical control in advanced optoelectronic devices.

Abstract:Abstract Controlling the interaction between light and matter at micro- and nano-scale can provide new opportunities for modern optics and optoelectronics. An archetypical example is polariton, a half-light-half-matter quasi particle inheriting simultaneously the robust coherence of light and the strong interaction of matter, which plays an important role in many exotic phenomena. Here, we open up a new kind of cooperative coupling between plasmon and different excitonic complexes in WS 2 -silver nanocavities, namely plasmon-exciton-trion-charged biexciton four coupling states. Thanks to the large Bohr radius of up to 5 nm, the charged biexciton polariton exhibits strong saturation nonlinearity, ~30 times higher than the neutral exciton polariton. Transient absorption dynamics further reveal the ultrafast many-body interaction nature, with a timescale of <100 fs. The demonstration of biexciton polariton here combines high nonlinearity, simple processing and strong scalability, permitting access for future energy-efficient optical switching and information processing.

Abstract:Liquid-phase exfoliation can be developed for the large-scale production of two-dimensional materials for photonic applications. Although atomically thin 2D transition metal dichalcogenides (TMDs) show enhanced nonlinear optical properties or photoluminescence quantum yield relative to the bulk phase, these properties are weak in the absolute sense due to the ultrashort optical path, and they are also sensitive to layer-dependent symmetry properties. Another practical issue is that the chemical stability of some TMDs (e.g., Weyl semimetals) decreases dramatically as the thickness scales down to monolayer, precluding application as optical components in air. To address these issues, a way of exfoliating TMDs that ensures instantaneous passivation needs to be developed. Here, we employed a polymer-assisted electrochemical exfoliation strategy to synthesize PVP-passivated TMDs monolayers that could be spin coated and restacked into organic-inorganic superlattices with well-defined X-ray diffraction patterns. The segregation of restacked TMDs (e.g., MoS2) by PVP allows the inversion asymmetry of individual layers to be maintained in these superlattices, which allows second harmonic generation and photoluminescence to be linearly scaled with thickness. PVP-passivated monolayer 1T'-MoTe2 saturable absorber fabricated from these flakes exhibits fast response and recovery time (<150 fs) and pulse stability. Continuous-wave mode-locking based on 1T'-MoTe2 saturable absorber in a fiber ring laser cavity has been realized, attaining a fundamental repetition rate of 3.15 MHz and pulse duration as short as 867 fs at 1563 nm.
Ultrafast dynamics of hot charge carriers in an oxide semiconductor probed by femtosecond spectroscopic ellipsometry

Abstract:Many linked processes occur concurrently in strongly excited semiconductors, such as interband and intraband absorption, scattering of electrons and holes by the heated lattice, Pauli blocking, bandgap renormalization and the formation of Mahan excitons. In this work, we disentangle their dynamics and contributions to the optical response of a ZnO thin film. Using broadband pump-probe ellipsometry, we can directly and unambiguously obtain the real and imaginary part of the transient dielectric function which we compare with first-principles simulations. We find interband and excitonic absorption partially blocked and screened by the photo-excited electron occupation of the conduction band and hole occupation of the valence band (absorption bleaching). Exciton absorption turns spectrally narrower upon pumping and sustains the Mott transition, indicating Mahan excitons. Simultaneously, intra-valence-band transitions occur at sub-picosecond time scales after holes scatter to the edge of the Brillouin zone. Our results pave new ways for the understanding of non-equilibrium charge-carrier dynamics in materials by reliably distinguishing between changes in absorption coefficient and refractive index, thereby separating competing processes. This information will help to overcome the limitations of materials for high-power optical devices that owe their properties from dynamics in the ultrafast regime.

Ultrafast dynamics of bright and dark excitons in monolayer WSe$_2$ and heterobilayer WSe$_2$/MoS$_2$

Abstract:The energy landscape of optical excitations in mono- and few-layer transition metal dichalcogenides (TMDs) is dominated by optically bright and dark excitons. These excitons can be fully localized within a single TMD layer, or the electron- and the hole-component of the exciton can be charge-separated over multiple TMD layers. Such intra- or interlayer excitons have been characterized in detail using all-optical spectroscopies, and, more recently, photoemission spectroscopy. In addition, there are so-called hybrid excitons whose electron- and/or hole-component are delocalized over two or more TMD layers, and therefore provide a promising pathway to mediate charge-transfer processes across the TMD interface. Hence, an in-situ characterization of their energy landscape and dynamics is of vital interest. In this work, using femtosecond momentum microscopy combined with many-particle modeling, we quantitatively compare the dynamics of momentum-indirect intralayer excitons in monolayer WSe$_2$ with the dynamics of momentum-indirect hybrid excitons in heterobilayer WSe$_2$/MoS$_2$, and draw three key conclusions: First, we find that the energy of hybrid excitons is reduced when compared to excitons with pure intralayer character. Second, we show that the momentum-indirect intralayer and hybrid excitons are formed via exciton-phonon scattering from optically excited bright excitons. And third, we demonstrate that the efficiency for phonon absorption and emission processes in the mono- and the heterobilayer is strongly dependent on the energy alignment of the intralayer and hybrid excitons with respect to the optically excited bright exciton. Overall, our work provides microscopic insights into exciton dynamics in TMD mono- and bilayers.

Abstract:Semiconductor excitations can hybridize with cavity photons to form exciton-polaritons (EPs) with remarkable properties, including light-like energy flow combined with matter-like interactions. To fully harness these properties, EPs must retain ballistic, coherent transport despite matter-mediated interactions with lattice phonons. Here we develop a nonlinear momentum-resolved optical approach that directly images EPs in real space on femtosecond scales in a range of polaritonic architectures. We focus our analysis on EP propagation in layered halide perovskite microcavities. We reveal that EP-phonon interactions lead to a large renormalization of EP velocities at high excitonic fractions at room temperature. Despite these strong EP-phonon interactions, ballistic transport is maintained for up to half-exciton EPs, in agreement with quantum simulations of dynamic disorder shielding through light-matter hybridization. Above 50% excitonic character, rapid decoherence leads to diffusive transport. Our work provides a general framework to precisely balance EP coherence, velocity, and nonlinear interactions.

Abstract:Fundamental understandings on the dynamics of charge carriers and excitonic quasiparticles in semiconductors are of central importance for both many-body physics and promising optoelectronic and photonic applications. Here, we investigated the carrier dynamics and many-body interactions in two-dimensional (2D) transition metal dichalcogenides (TMDs), using monolayer WS2 as an example, by employing femtosecond broadband pump-probe spectroscopy. Three time regimes for the exciton energy renormalization are unambiguously revealed with a distinct red-blue-red shift upon above-bandgap optical excitations. We attribute the dominant physical process in the three typical regimes to free carrier screening effect, Coulombic exciton–exciton interactions and Auger photocarrier generation, respectively, which show distinct dependence on the optical excitation wavelength, pump fluences and/or lattice temperature. An intrinsic exciton radiative lifetime of about 1.2 picoseconds (ps) in monolayer WS2 is unraveled at low temperature, and surprisingly the efficient Auger nonradiative decay of both bright and dark excitons puts the system in a nonequilibrium state at the nanosecond timescale. In addition, the dynamics of trions at low temperature is observed to be significantly different from that of excitons, e.g., a long radiative lifetime of ~ 108.7 ps at low excitation densities and the evolution of trion energy as a function of delay times. Our findings elucidate the dynamics of excitonic quasiparticles and the intricate many-body physics in 2D semiconductors, underpinning the future development of photonics, valleytronics and optoelectronics based on 2D semiconductors.
