Abstract:The discovery of novel two-dimensional (2D) half-metallic materials with robust ferromagnetic (FM) order and high Curie temperature (Tc) is attractive for the advancement of next-generation spintronic devices. Here, we proposed a stable 2D intrinsic FM half-metallicity, i.e., CrSc2Te4 monolayer, which was constructed by intercalating a monolayer of 1T-CrTe2-type sandwiched between two layers of 2H-ScTe2 monolayers. Our calculations reveal that it exhibits exceptional dynamical, thermal, and mechanical stability accompanied by a robust half-metallicity characterized by a wide bandgap of 1.02 eV and FM ordering with a high Tc of 326 K. Notably, these properties remain intact in almost the entire range of biaxial strain from -5% to 5%. Furthermore, our investigations demonstrate excellent spin transport capabilities, including an outstanding spin-filtering effect, and a remarkably high tunneling magnetoresistance ratio peaking at 6087.07%. The remarkable magnetic features of 2D CrSc2Te4 monolayer with root temperature FM, intrinsic half-metallicity, and 100% spin-polarization render it a promising candidate for the next-generation high-performance spintronic nanodevices as well as high-density magnetic recording and sensors.

Abstract:The remarkable performance exhibited by two-dimensional (2D) materials holds tremendous promise for transformative applications in the domains of electronics and spintronics . This study through first-principles calculations presents a systematic investigation of the novel 2D material PbClI monolayer. It is found that the PbClI monolayer exhibits desirable semiconductor properties , characterized by a large gap of 3.75 eV. Furthermore, it has been observed that mechanical strain can effectively tune this bandgap. Importantly, due to its unique flat valence band edge, hole doping in PbClI gives rise to pronounced features of ferromagnetism and half-metallicity, and hole doping levels can effectively tune its magnetic properties , including magnetic coupling strength, easy magnetization axis, and Curie temperature . In addition, PbClI monolayer shows outstanding multidirectional piezoelectricity. The calculations serve as a pivotal theoretical framework for the realization of stable magnetism in 2D materials.The study uncovers the vast possibilities in PbClI monolayer to position it as a potential candidate in the domains of spintronics and optoelectronics.

Abstract:A large perpendicular magnetic anisotropy and a high Curie temperature (TC) are crucial for the application of two-dimensional (2D) intrinsic ferromagnets to spintronic devices. Here, we investigated the electronic and magnetic properties of carrier-doped Van der Waals layered CrSX (X = Cl, Br, I) ferromagnets using first-principles calculations. It was found that hole doping can increase the magnitude of the magnetic anisotropy energy (MAE) and change the orientation of the easy magnetization axis at small doping amounts of 2.37 × 1013, 3.98 × 1012, and 3.33 × 1012/cm2 for CrSCl, CrSBr, and CrSI monolayers, respectively. The maximum values of the MAE reach 57, 133, and 1597 μeV/u.c. for the critical hole-doped CrSCl, CrSBr, and CrSI with spin orientation along the (001) direction, respectively. Furthermore, the Fermi energy level of lightly hole-doped CrSX (X = Cl, Br, I) moves into the spin-up valence band, leading to the CrSX (X = Cl, Br, I) magnetic semiconductor monolayer becoming first a half-metal and then a metal. In addition, the TC can also be increased up to 305, 317, and 345 K for CrSCl, CrSBr, and CrSI monolayers at doping amounts of 5.94 × 1014, 5.78 × 1014, and 5.55 × 1014/cm2, respectively. These properties suggest that the hole-doping process can render 2D CrSX (X = Cl, Br, I) monolayers remarkable materials for application to electrically controlled spintronic devices.

Abstract:Two-dimensional (2D) van der Waals magnetic materials have promising and versatile electronic and magnetic properties in the 2D limit, indicating a considerable potential to advance spintronic applications. Theoretical predictions thus far have not ascertained whether monolayer VCl3 is a ferromagnetic (FM) or anti-FM monolayer; this also remains to be experimentally verified. We theoretically investigate the influence of potential factors, including C 3 symmetry breaking, orbital ordering, epitaxial strain, and charge doping, on the magnetic ground state. Utilizing first-principles calculations, we predict a collinear type-III FM ground state in monolayer VCl3 with a broken C 3 symmetry, wherein only the former two of three t 2g orbitals (a 1g, e g 2 π and e g 1 π ) are occupied. The atomic layer thickness and bond angles of monolayer VCl3 undergo abrupt changes driven by an orbital ordering switch, resulting in concomitant structural and magnetic phase transitions. Introducing doping to the underlying Cl atoms of monolayer VCl3 without C 3 symmetry simultaneously induces in- and out-of-plane polarizations. This can achieve a multiferroic phase transition if combined with the discovered adjustments of magnetic ground state and polarization magnitude under strain. The establishment of an orbital-ordering driven regulatory mechanism can facilitate deeper exploration and comprehension of magnetic properties of strongly correlated systems in monolayer VCl3.
Bipolar Ferromagnetic Semiconductors and Doping-Tuned Room-Temperature Half-Metallicity in Monolayer MoX3 (X =cl, Br, I): an HSE06 Study

Abstract:Two-dimensional magnetic materials have great potential applications in designing spintronics devices. Here, electronic structures and magnetic properties of monolayer molybdenum trihalides MoX3 (X = Cl, Br, I) are systematically investigated by using first-principles calculations with hybrid functional HSE06. Our calculations show that the magnetic ground state of the monolayer MoI3 is ferromagnetic (FM) with a Curie temperature of 24 K, while the monolayer MoCl3 and MoBr3 are Ned antiferromagnetic. The monolayer MoCl3 and MoBr3 can be tuned into FM phase with a tensile strain. The monolayer MoI3 has a large magnetic anisotropy energy (MAE) of 1.051 meV/Mo with an out-of-plane easy axis. The Curie temperature and MAE of the monolayer MoI3 can be increased by about 50% with a tensile strain of 3%. Remarkably, the monolayer MoI3 and the tensile strained MoCl3 and MoBr3 are found to be bipolar ferromagnetic semiconductors. The Curie temperature of the monolayer MoI3 can be increased up to room temperature by carrier doping. For the monolayer MoBr3, a magnetic phase transition from the antiferromagnetic to FM can be triggered by an electron doping. In addition, the room-temperature half-metallic states can be achieved in the carrier-doped monolayer MoI3 and tensile strained MoBr3. The topological properties for the valence bands of the monolayer MoX3 are also studied. Chern insulating states are obtained in the tensile strained monolayer MoCl3 and MoBr3. Our paper shows that the monolayer MoX3 (X = Cl, Br, I) are promising candidates for exploring two-dimensional magnetism and spintronics in experiments.

Abstract:Two-dimensional ferromagnetic (2D FM) half-metal holds great potential for quantum magnetoelectronics and spintronic devices. Here, using density functional calculations and magnetic pictures, we study the electronic structure and magnetic properties of the novel van der Waals (vdW) metal-organic framework (MOF), CrCl2(N2C4H4)2, i.e. CrCl2(pyrazine)2. Our results show that CrCl2(pyrazine)2 is a 2D FM half-metal, having a strong intralayer FM coupling but a much weak interlayer one due to the vdW spacing. Its spin-polarized conduction bands are formed by the pyrazine molecular orbitals and are polarized by the robust Cr3+ local spin = 3/2. These results agree with the recent experiments [Pedersen et al., Nature Chemistry, 2018, 10, 1056]. More interestingly, CrCl2(pyrazine)2 monolayer has a strong doping tunability of the FM half-metallicity, and the FM coupling would be significantly enhanced by electron doping. Our work highlights a vital role of the organic ligand and suggests that vdW MOF is also worth exploration for new 2D magnetic materials.

Abstract:The electronic and magnetic properties are investigated for pristine Sc2CF2, Sc2CF2-VSc (Sc2CF2 with single Sc vacancy), and Sc2CF2-dTM (Sc2CF2 doped with transitional metals TM, TM = Cr, Fe, Hf, Mn, Mo, Nb, Re, Ta, Ti, V, W, Y, or Zr) by first-principles calculation. The result indicates that Sc2CF2-dTM (TM = Ti, Zr, Nb, Hf, Ta, or W) monolayers are more stable than the other systems through the analysis of binding energies. The introduction of the Sc-vacancy and substitution doping of Hf, Mo, Nb, Re, Ta, Ti, W, or Zr atoms result in the semiconductor–metal transition for the Sc2CF2 monolayer, while the introduction of doped Cr, Fe or Y atoms doesn’t change the semiconductor character of Sc2CF2 monolayer and the introduction of doped V or Mn atoms results in the semimetal character. The substitution doping of V, Cr, Fe, or Mn atoms leads to significant magnetism. Charge transfer is further explored by the analysis of the charge density difference, the planar averaged charge density, and Bader charge. The effective mass and electron localization function are also analyzed.

Abstract:How to enhance the spin polarization, the Curie temperature and the perpendicular magnetic anisotropy (PMA) is very crucial to the applications of 2D magnets in spintronic devices. In this work, based on the experimental FeCl2 flakes and the predicted in-plane magnetic anisotropy (IMA) and lower Curie temperature of FeCl2 monolayer, we use first-principles and Monte Carlo simulation to explore the strain and carrier-doping effects on the electronic and magnetic properties of Janus FeClF monolayer. The structure is stable within -10 % to 2 % biaxial strain. Janus FeClF monolayer can experience transitions from a half-semiconductor to a spin gapless semiconductor around the 6 % compressive strain, and from the IMA to the PMA at the 7 % compressive strain. The super-exchange Fe-F/Cl-Fe interaction induces the ferromagnetic coupling, and the Curie temperature can be considerably enhanced from 56 K to 281 K at the 10 % compressive strain. The half-metallicity can be achieved whether under electron doping or hole doping. The Fe-d orbitals and the spin-orbit coupling interaction between occupied and unoccupied intraorbital states are responsible for the electronic phase transition and the magnetic anisotropy, respectively. Remarkably, the compressive 10 % strain and the 0.02 e doping collectively increase the Curie temperature to near room temperature (286 K). The high spin polarization (exhibiting spin gapless semiconductor and half-metal), the PMA and the near-room-temperature ferromagnetism induced by strain and doping make Janus FeClF a promising candidate for 2D spintronic applications, which will stimulate experimental and theoretical broad studies on this class of Janus monolayers FeXY (X,Y=F, Cl, Br, and X≠Y).

Abstract:The experimental discovery of two-dimensional (2D) intrinsic ferromagnets have sparked intense interest due to their potential applications in spintronics. However, the small magnetic anisotropy and low Curie temperature ( T C ) hinder their applications. Herein, through comprehensive first-principles calculations and Monte Carlo simulations, we investigate how Mn substitution doping affects the structure, electronic structure, magnetic properties, and T C of monolayer CrSI. Our calculations show that in contrast to ferromagnetic semiconductor with a T C of 175 K of monolayer CrSI, Mn doped monolayer CrMnS 2 I 2 is a half-metallic ferromagnet with a T C of 312 K. Different from in-plane magnetic anisotropy of monolayer CrSI, the easy axis of monolayer CrMnS 2 I 2 is out-of-plane, and the magnetic anisotropy of monolayer CrMnS 2 I 2 can reach to 1.434 meV/atom, which is much larger than 0.001 meV/atom of monolayer CrSI. Additionally, the phonon dispersion, ab initio molecular dynamics simulations, formation energy, and elastic constants calculations indicate that monolayer CrMnS 2 I 2 possesses excellent stability. Our findings provide a promising route to realize 2D intrinsic ferromagnetic half-metallic materials with a high T C and a large perpendicular magnetic anisotropy.

Doping Enhanced Ferromagnetism and Induced Half-Metallicity in CrI 3 Monolayer

Abstract:Two-dimensional materials are of current great interest for their promising applications to postsilicon microelectronics. Here we study, using first-principles calculations and a Monte Carlo simulation, the electronic structure and magnetism of CrI3 monolayer, whose bulk material is an interesting layered ferromagnetic (FM) semiconductor. Our results show that CrI3 monolayer remains FM with T-C similar to 75K, and the FM order is due to a superexchange in the near-90 degrees Cr-I-Cr bonds. Moreover, we find that an itinerant magnetism could be introduced by carriers doping. Both electron doping and hole doping would render CrI3 monolayer half-metallic, and steadily enhance the FM stability. In particular, hole doping is three times as fast as electron doping in increasing T-C, and a room temperature FM half-metallicity could be achieved in CrI3 monolayer via a half-hole doping. Therefore, CrI3 monolayer would be an appealing two-dimensional spintronic material. Copyright (C) EPLA, 2016

Abstract:Unlike the conventional electronics, spin-based electronics (spintronics) uses electron spin as the information carriers. Therefore, it is required pure spin current for a high spintronic performance that can be generated employing materials with specific electromagnetic structures. In this work, the structural, electronic, and magnetic properties of SnC monolayer doped with 3d transition metals (TMs) are investigated by means of first-principles calculations. Results indicate that SnC monolayer is intrinsically non-magnetic two-dimensional material. Except Ti impurity, the substitutional incorporation of 3d TMs leads to the emergence of feature-rich electronic structures including magnetic semiconductor (in Sc-, V-, and Ni-doped systems) and half-metallic (in Cr-, Mn-, Fe-, Co-, Cu-, and Zn-doped systems) natures, which can be used to generate spin current by means of the spin filtering and spin injection approaches, respectively. Significant magnetism is also induced that is reflected in integer total magnetic moments between 1 and 4 μB . Herein, magnetic properties are produced mainly by host C atoms in the cases of Sc- and Zn-doped, meanwhile 3d TMs originate mainly the magnetism in the remaining cases with slight contribution from their first neighbor. Further, the magnetic anisotropy is also studied to determine the magnetization direction, while the existence of ferromagnetic (FM) and antiferromagnetic (AFM) ordering in ground state is also analyzed. Results may suggest the TMs-doped SnC monolayer as potential candidates for spintronic applications.

Abstract:Materials with a quasi-one-dimensional stripy magnetic order often exhibit low crystal and magnetic symmetries, thus allowing the presence of various energy coupling terms and giving rise to macroscopic interplay between spin, charge, and phonon. In this work, we performed optical, electrical and magnetic characterizations combined with first-principles calculations on a van der Waals antiferromagnetic insulator chromium oxychloride (CrOCl). We detected the subtle phase transition behaviors of exfoliated CrOCl under varying temperature and magnetic field and clarified its controversial spin structures. We found that the antiferromagnetism and its air stability persist down to few-layer samples, making it a promising candidate for future 2D spintronic devices. Additionally, we verified the magnetoelastic coupling effect in CrOCl, allowing for the potential manipulation of the magnetic states via electric field or strain. These virtues of CrOCl provide us with an ideal platform for fundamental research on spin-charge, spin-phonon coupling, and spin-interactions.

Abstract:As one of the first experimentally found and naturally stable two-dimensional (2D) ferromagnetic materials, the monolayer Cr 2 Ge 2 Te 6 has garnered great interest due to its potential hires in electronics and spintronics. Yet, the Curie temperature of monolayer Cr 2 Ge 2 Te 6 is lower than the ambient temperature, severely restricting the creation of valuable devices. Using the first-principle calculations, we explored how the adsorption of 3 d transition metals affects the electronic and magnetic properties of the monolayer Cr 2 Ge 2 Te 6 (from Sc to Zn). Our findings indicate that depending on the 3 d transition metals to be adsorbed, the electronic properties of the Cr 2 Ge 2 Te 6 adsorption system may be adjusted from semiconductor to metal/half-metal. We found that the adsorption of Ti and Fe leads to a transformation from semiconductor to metal. While in Cr 2 Ge 2 Te 6 @Sc, V, Co, Ni, and Cu, the absorption realizes the changes from semiconductor to half metal. Moreover, adsorption may modify the magnetic moment and Curie temperature of the adsorbed system to enhance the ferromagnetic stability of the monolayer Cr 2 Ge 2 Te 6 . Furthermore, we are able to modulate the half-metallic of Cr 2 Ge 2 Te 6 @Mn by means of electric fields. Hence, adsorption is a viable method for modulating the ferromagnetic half-metallic of 2D ferromagnets, paving the door for the future development of nano-electronic and spintronic devices with enhanced performance for 2D ferromagnetic materials.

Abstract:Magnetic anisotropy (MA) is pivotal for stabilizing long-range magnetic order in two-dimensional (2D) systems against thermal fluctuations. Here, we conduct a comprehensive investigation of the electronic and magnetic properties of CrSCl monolayer using first principles methods and Monte Carlo simulations. Our results reveal that CrSCl monolayer exhibit a direct band gap ferromagnetic (FM) semiconductor with a high Curie temperature (TC, 143 K). Notably, we identify triaxial magnetic anisotropy in this monolayer, characterized by the easy magnetization along the y-axis, intermediate along the x-axis, and hard along the z-axis. This anisotropy arises from a combination of magnetocrystalline anisotropy and shape anisotropy, in which shape anisotropy dominating over weak magnetocrystalline anisotropy. The orbital projection analysis shows that the main contribution of the magnetic anisotropic energy comes from the d orbital of Cr atom. These findings provide some insights into the strain response of MA and suggest that studies of other FM monolayers may uncover future contenders for strain-switchable and ultra-compact spintronics devices.

Abstract:We use density functional theory to study the structural, magnetic, and electronic structures of the organometallic quantum magnet NiCl2-4SC(NH2)2 (DTN). Recent work has demonstrated the quasi one-dimensional nature of the molecular crystal and studied its quantum phase transitions at low temperatures. The system includes a magnetoelectric (ME) coupling and, when doped with Br, the presence of an exotic Bose-glass state. Using the generalized gradient approximation with inclusion of a van der Waals term to account for weak intermolecular forces and by introducing a Hubbard U term to the total energy, we systematically show that our calculations reproduce the magnetic anisotropy, the intermolecular exchange coupling strength, and the magnetoelectric effect in DTN, which have been observed in previous experiments. Further analysis of the electronic structure gives insight into the underlying magnetic interactions, including what mechanisms may be causing the ME effect. Using this computationally efficient model, we predict what effect applying an electric field might have on the magnetic properties of this quantum magnet.

It is found that, the magnetic transition from Néel-antiferomagnetic (nAFM) to ferromagnetic (FM) is observed in the case of the electron doping, while for hole doping a magnetic transition sequence of nAFM → zigzag-AFM → FM is observed in the monolayer CrCTe 3 . Interestingly, the carrier doping induced FM ground state always exhibits half-metallicity with full spin polarization. Moreover, the spin polarity of the half-metallic electronic states is opposite for electron and hole doping, meaning that the spin polarization direction can be tuned by manipulating a gate voltage. The Monte Carlo calculations show that the magnetic transition temperature of the doped FM CrCTe 3 is rapidly increased with the increasing doping concentration and is extremely expected to achieve room temperature at a suitable doping concentration. These findings demonstrate that the monolayer AFM system possesses a potential application in spintronic devices with electrically tunable spin polarization.

Abstract:Multiferroic materials combining magnetic and ferroelectric properties are capable of integrating data storage and processing into a single device, which is promising for next generation electronics. In this work, the electronic and magnetic properties of a multiferroic heterostructure coupled with an antiferromagnetic (AFM) CrMoC2S6 monolayer and a ferroelectric Sc2CO2 monolayer, CrMoC2S6/Sc2CO2, was investigated by density functional theory method. Our results show that the CrMoC2S6 monolayer remains the AFM ordering under both polarization states in Sc2CO2 layer. Interestingly, various electronic properties can be obtained for the CrMoC2S6/Sc2CO2 heterostructure due to the interfacial charge transfer and effective electric field. In the Sc2CO2-P↑ polarization state, the heterostructure is AFM quasi-half metal, and in the Sc2CO2-P↓ state, the heterostructure is transitioned to be AFM semiconductor with type-II band alignments. Furthermore, the electronic property of CrMoC2S6/Sc2CO2 heterostructure can also be switched under external strains. Our study proposes a robust multiferroic candidate enabling the application for nonvolatile electrical control of 2D antiferromagnets.

A Unique Electronic State in a Ferromagnetic Semiconductor FeCl2 Monolayer

Abstract:Two-dimensional (2D) van der Waals (vdW) magnetic materials could be an ideal platform for ultracompact spintronic applications. Among them, the FeCl2 monolayer in the triangular lattice is subject to a strong debate. Thus, we critically examine its spin-orbital state, electronic structure, and magnetic properties, using a set of delicate first-principles calculations, crystal field level analyses, and Monte Carlo simulations. Our work reveals that the FeCl2 monolayer is a ferromagnetic (FM) semiconductor in which the electron correlation of the narrow Fe 3d bands determines the band gap of about 1.2 eV. Note that only when the spin-orbit coupling (SOC) is properly handled, the unique d(5 up arrow)l(z+)(down arrow), electronic ground state is achieved. Then, both the orbital and spin contributions (0.59 mu(B) plus 3.56 mu(B)) to the total magnetic moment well account for, for the first time, the experimental perpendicular moment of 4.3 mu(B) per Fe. Moreover, we find that a compressive strain further stabilizes the d(5 up arrow)l(z+)(down arrow) ground state, and that the enhanced magnetic anisotropy and exchange coupling would boost the Curie temperature (T-C) from 25 K for the pristine FeCl2 monolayer to 69-102 K under 3-5% compressive strain. Therefore, FeCl2 monolayer is indeed an appealing 2D FM semiconductor.

Abstract:Two-dimensional materials with high-temperature ferromagnetism and half-metallicity have the latest applications in spintronic devices. Based on first-principles calculations, we have investigated a novel two-dimensional CrS 2 phase with an orthorhombic lattice. Our results suggest that it is stable in dynamics, thermodynamics, and mechanics. The ground state of monolayer orthorhombic CrS 2 is both ferromagnetic and half-metallic, with a high Curie temperature of 895 K and a large spin-flipping gap on values of 0.804 eV. This room-temperature ferromagnetism and half-metallicity can maintain stability against a strong biaxial strain ranging from −5% to 5%. Meanwhile, increasing strain can significantly maintain the out-of-plane magnetic anisotropy. A density of states analysis, together with the orbital-resolved magnetic anisotropy energy, has revealed that the strain-enhanced MAE is highly related to the 3d-orbital splitting of Cr atoms. Our results suggest the monolayer orthorhombic CrS 2 is an ideal candidate for future spintronics.

Abstract:We use density functional theory to study the structural, magnetic and electronic structure of the organo-metallic quantum magnet $\mathrm{NiCl_2-4SC(NH_2)_2}$ (DTN). Recent work has demonstrated the quasi-1D nature of the molecular crystal and its quantum phase transitions at low temperatures. This includes a magneto-electric coupling and, when doped with Br, the presence of an exotic Bose-glass state. We systematically show that, by using the generalized gradient approximation (GGA) with inclusion of a van der Waals term to account for weak inter-molecular forces and by introducing a Hubbard $U$ term to the total energy, our calculations reproduce the magnetic anisotropy, the inter-molecular exchange coupling strength and the magneto-electric effect in DTN, which were observed in previous experiments. Further analysis into the electronic structure gives insight into the underlying magnetic interactions, including what mechanisms may be causing the ME effect. Using this computationally efficient model, we predict what effect applying an electric field might have on the magnetic properties of this quantum magnet.
