Abstract:Crystal phase, a critical structural characteristic beyond the morphology, size, dimension, facet, etc., determines the physicochemical properties of nanomaterials. As a group of layered nanomaterials with polymorphs, transition metal dichalcogenides (TMDs) have attracted intensive research attention due to their phase-dependent properties. Therefore, great efforts have been devoted to the phase engineering of TMDs to synthesize TMDs with controlled phases, especially unconventional/metastable phases, for various applications in electronics, optoelectronics, catalysis, biomedicine, energy storage and conversion, and ferroelectrics. Considering the significant progress in the synthesis and applications of TMDs, we believe that a comprehensive review on the phase engineering of TMDs is critical to promote their fundamental studies and practical applications. This Review aims to provide a comprehensive introduction and discussion on the crystal structures, synthetic strategies, and phase-dependent properties and applications of TMDs. Finally, our perspectives on the challenges and opportunities in phase engineering of TMDs will also be discussed.

Abstract:Transition metal dichalcogenides (TMDs) possess a large number of two‐dimensional (2D) materials with novel physical and chemical properties and hold great potential applications in electronic devices, optical devices as well as catalysts. TMDs usually have poly‐phases, such as 2H, 3R and 1T. Chemical and physical properties, including electrical conductivity, superconductivity, magnetism and catalytic activity, are different for different phases of TMDs. Therefore, great efforts have been made to obtain a specific pure phase of 2D TMD materials. Here, we review the recent phase engineering research for 2D TMDs, including ion insertion, alloying, temperature, defects, strain and electric field.

Abstract:Abstract Transition metal dichalcogenides (TMDs) consist of dozens of ultrathin layered materials that have significantly different properties due to their varied phases, which determine the properties and application range of TMDs. Interestingly, a controllable phase transition in TMDs is achieved extensively with the use of several methods. Thus, phase control is a promising way to fully exploit the potential of TMDs. This review introduces the recent rapid development of the study of the TMD phase control, starting from the basic conception of the phase and phase transition in TMDs to the strategies for obtaining phase control. The different strategies are roughly classified into several types based on their characteristics: doping, synthesis method, strain, thermal method, and interlayer coupling. Finally, an evaluation on the prospect of the emergent strategies is provided.

Abstract:Intercalation of alkali metals is widely studied to introduce a structural phase transition from 2H to 1T′ in 2D group VI transition metal dichalcogenides (TMDCs). This highly efficient phase transition method has enabled an access to a library of phases with novel physical and chemical properties attractive for functional devices and electrochemical catalysis. However, despite numerous studies that have predicted that charge doping mainly contributes to the structural phase transition in the intercalation process, a mechanistic understanding of the phase transition at the atomic level has not been fully revealed. Furthermore, the coupled effects of strain and other intrinsic or extrinsic factors on the intercalation‐induced phase transition have not been quantitatively determined. Herein, the progress of the intercalation‐induced phase transition is briefly overviewed and the knowledge gaps in the current understanding of phase transition and intercalation in 2D TMDCs are highlighted. To fully gain the microscopic picture of the intercalation‐induced phase transition, in situ multimodal probes to monitor the real‐time structure−property relationship during intercalation are suggested. The proposed research directions further direct material scientists to efficiently engineer phase transition pathways in 2D materials to explore novel functional phases.

Abstract:Two-dimensional (2D) materials with multiphase, multielement crystals such as transition metal chalcogenides (TMCs) (based on V, Cr, Mn, Fe, Cd, Pt and Pd) and transition metal phosphorous chalcogenides (TMPCs) offer a unique platform to explore novel physical phenomena. However, the synthesis of a single-phase/single-composition crystal of these 2D materials via chemical vapour deposition is still challenging. Here we unravel a competitive-chemical-reaction-based growth mechanism to manipulate the nucleation and growth rate. Based on the growth mechanism, 67 types of TMCs and TMPCs with a defined phase, controllable structure and tunable component can be realized. The ferromagnetism and superconductivity in FeX y can be tuned by the y value, such as superconductivity observed in FeX and ferromagnetism in FeS 2 monolayers, demonstrating the high quality of as-grown 2D materials. This work paves the way for the multidisciplinary exploration of 2D TMPCs and TMCs with unique properties.

Abstract:Atomically thin two-dimensional transition metal dichalcogenides (TMDCs) have been regarded as ideal and promising nanomaterials that bring broad application prospects in extensive fields due to their ultrathin layered structure, unique electronic band structure, and multiple spatial phase configurations. TMDCs with different phase structures exhibit great diversities in physical and chemical properties. By regulating the phase structure, their properties would be modified to broaden the application fields. In this mini review, focusing on the most widely concerned molybdenum dichalcogenides (MoX2: X = S, Se, Te), we summarized their phase structures and corresponding electronic properties. Particularly, the mechanisms of phase transformation are explained, and the common methods of phase regulation or phase stabilization strategies are systematically reviewed and discussed. We hope the review could provide guidance for the phase regulation of molybdenum dichalcogenides nanomaterials, and further promote their real industrial applications.

Abstract:Two-dimensional (2D) metallic transition metal dichalcogenides (MTMDCs) are emerging as an appealing class of materials for a wide range of research topics, including electronics, spintronics, and energy-related fields, in view of their unique physical and chemical properties. Notably, the controlled synthesis of such promising materials is a prerequisite. In this Perspective, we review the up-to-date advances regarding the syntheses and physical properties of 2D MTMDCs, as well as their multifunctional applications. First, a variety of synthetic strategies of 2D MTMDCs, such as chemical exfoliation, chemical vapor transport, atomic layer deposition, molecular beam epitaxy, and chemical vapor deposition, are systematically summarized. Second, the fundamental physical properties of 2D MTMDCs are introduced, including charge density wave order, ferromagnetism, and superconductivity. Third, the versatile applications of 2D MTMDCs in electronic devices and energy-related fields are discussed. Finally, the challenges about the exploration of controlled syntheses, interesting physical issues, and multifunctional applications are highlighted, and future directions are also proposed. We believe that this Perspective is comprehensive and insightful for the controllable syntheses, physical property characterizations, and application exploitations of 2D MTMDCs.

Abstract:Two-dimensional transition metal dichalcogenides (2D TMDCs) materials remained a hot research topic due to their unique structures and properties. A lot of transistors based on single crystalline 2D TMDCs flakes show excellent properties. However, the application of 2D TMDCs was limited due to the small size of single crystalline 2D-TMDCs flakes. In that case, many researchers turn to focus on 2D-TMDCs films which have much larger size up to 4 in. Herein, the preparation methods of large scale 2D TMDCs films, such as traditional chemical vapor deposition (CVD), Metal-organic Chemical Vapor Deposition (MOCVD), Atomic layer deposition (ALD), Physical Vapor Deposition (PVD), high temperature vulcanization and other methods were introduced. Meanwhile, the characterization of 2D TMDCs films by Optical microscope, Atomic Force Microscope (AFM), Raman spectrum, Photo Luminescence spectrum (PL), Transmission Electron Microscope (TEM), Low Energy Electron Diffraction (LEED) and X-ray Photoelectron Spectrum (XPS) were discussed in detail. Finally, the application of 2D TMDCs films in Field Effect Tube (FET), sensors, Flexible devices, Hydrogen evolution electrode as well as other catalytic studies were summarized. And the development and prospect of 2D TMDCs films are proposed.

Abstract:Layered materials with phase transitions, such as charge density wave (CDW) and magnetic and dipole ordering, have potential to be exfoliated into monolayers and few-layers and then become a large and important subfamily of two-dimensional (2D) materials. Benefitting from enriched physical properties from the collective interactions, long-range ordering, and related phase transitions, as well as the atomic thickness yet having nondangling bonds on the surface, 2D phase-transition materials have vast potential for use in new-concept and functional devices. Here, potential 2D phase-transition materials with CDWs and magnetic and dipole ordering, including transition metal dichalcogenides, transition metal halides, metal thio/selenophosphates, chromium silicon/germanium tellurides, and more, are introduced. The structures and experimental phase-transition properties are summarized for the bulk materials and some of the obtained monolayers. In addition, recent experimental progress on the synthesis and measurement of monolayers, such as 1T-TaS2 , CrI3 , and Cr2 Ge2 Te6 , is reviewed.

Controllable syntheses and potential applications of two dimensional metallic transition metal dichalcogenides

Abstract:Two-dimensional (2D) metallic transition metal dichalcogenides (MTMDCs) have received great research attention due to their exotic physical properties (such as charge-density wave (CDW) order, superconductivity, and magnetism) and potential applications in nano-electronics and energy-related fields. To fully promote the fundamental researches or the versatile applications of such 2D MTMDCs. the preparation of mono- or multilayered nanosheets/films with high crystalline quality is highly needed. In this review, recent research achievements towards the controllable syntheses of MTMDCs through chemical vapor deposition (CVD) method, the exotic physical properties of MTMDCs, as well as their applications in FET devices and electrocatalytic HER are highlighted. CVD method can meet many sample requirements such as large domains. adjustable layer thickness, and high crystal quality. Meanwhile. it is compatible with modem semiconductor technology. Thus. this strategy has been extended to the growth of MTMDCs, and allowed for the successful synthesis of tunable thickness MTMDCs nanosheets, large-area-uniform ultrathin MTMDCs films, vertically oriented 1T-TaS2 nanosheets and high-quality MTMDCs nanosheet powders. All of these synthetic routes and corresponding crucial influencing factors arc summarized. The different growth mechanisms via the one-step reaction and deposition of gaseous metal and chalcogen feedstocks, or the sulphurisation of pre-deposited metal-based precursors are introduced. In addition, the differences in growth behaviour caused by commonly used amorphous SiO2/Si, insulating single crystal substrates (e.g., mica), unique conducing substrates (e.g., Au foil), porous substrates (e.g., nanoporous gold), and novel microcrystalline NaCl crystals arc comparatively presented. Simultaneously. the exotic physical phenomena in 2D MTMDCs, such as CDW order. unconventional superconductivity, and magnetism are comprehensively discussed. In particular, this review focuses on the introduction about the origin of CDW order and its thickness-dependence in MTMDCs, as well as the interplay between CDW order and superconductivity in the 2D limit. The challenges regarding the exploration of fundamental physical properties are also proposed. The next part deals with the potential applications of 2D MTMDCs in advanced nano-electronics and energy-related fields. Notably, the excellent electrical conductivities endow MTMDCs as electrodes to improve the electrical contact of semiconducting TMDC field effect transistor (FET) devices. Typically, lateral VS2-MoS2 contact contributes to 6-fold improved field-effect mobility for monolayer MoS2. compared to the conventional on-top nickel contacts. More intriguingly, the 2D metal-semiconductor TMDCs heterostructures present either 2D Schottky barrier diodes or Ohmic contact-type junctions depending on different band alignments (e.g., VSe2 with WSe2 or MoSe2). Motivated by those experimental results, we believe that significant research interests would be sparked about the oriented syntheses of 2D metal-semiconductor TMDCs heterostructures towards versatile applications in electronic and optoelectronic devices. Furthermore, both theoretical predictions and experimental results have proven the superior electrocatalytic performances of MTMDCs in hydrogen evolution reactions (HERs) compared to semiconducting TMDCs, due to their abundant active sites located on both the edges and basal planes and their excellent electrical conductivities. Therefore, MTMDC materials are promising candidates as the non-noble metal catalysts for HER in view of their excellent surface/edge activity, high stability, and compatibility with the batch production methods. Finally, challenges regarding the preparation of MTMDC are discussed, and the future research directions in the advanced nano-electronics and energy-related fields are also proposed.

Abstract:2D transition metal dichalcogenides (2D-TMDs) and their unique polymorphic features such as the semiconducting 1H and quasi-metallic 1T' phases exhibit intriguing optical and electronic properties, which can be used in novel electronic and photonic device applications. With the favorable quasi-metallic nature of 1T'-phase 2D-TMDs, the 1H-to-1T' phase engineering processes are an immensely vital discipline exploited for novel device applications. Here, a high-yield 1H-to-1T' phase transition of monolayer-MoS2 on Cu and monolayer-WSe2 on Au via an annealing-based process is reported. A comprehensive experimental and first-principles study is performed to unravel the underlying mechanism and derive the general trends for the high-yield phase transition process of 2D-TMDs on metallic substrates. While each 2D-TMD possesses different intrinsic 1H-1T' energy barriers, the option of metallic substrates with higher chemical reactivity plays a significantly pivotal role in enhancing the 1H-1T' phase transition yield. The yield increase is achieved via the enhancement of the interfacial hybridizations by the means of increased interfacial binding energy, larger charge transfer, shorter interfacial spacing, and weaker bond strength. Fundamentally, this study opens up the field of 2D-TMD/metal-like systems to further scientific investigation and research, thereby creating new possibilities for 2D-TMDs-based device applications.

Abstract:Abstract Tremendous efforts have been devoted to preparing the ultrathin two‐dimensional (2D) transition‐metal dichalcogenides (TMDCs) and TMDCs‐based heterojunctions owing to their unique properties and great potential applications in next generation electronics and optoelectronics over the past decade. However, to fulfill the demands for practical applications, the batch production of 2D TMDCs with high quality and large area at the mild conditions is still a challenge. This feature article reviews the state‐of‐the‐art research progresses that focus on the preparation and the applications in electronics and optoelectronics of 2D TMDCs and their van der Waals heterojunctions. First, the preparation methods including chemical and physical vapor deposition growth are comprehensively outlined. Then, recent progress on the application of fabricated 2D TMDCs‐based materials is revealed with particular attention to electronic (eg, field effect transistors and logic circuits) and optoelectronic (eg, photodetectors, photovoltaics, and light emitting diodes) devices. Finally, the challenges and future prospects are considered based on the current advance of 2D TMDCs and related heterojunctions. image

Abstract:Metallic-phase transition-metal dichalcogenides (TMDCs) exhibit unusual physicochemical properties compared with their semiconducting counterparts. However, they are thermodynamically unstable to access and it is even more challenging to construct their metastable-phase heterostructures. Herein, we demonstrate a general solution protocol for phase-controlled synthesis of distorted octahedral 1T WS2-based (1T structure denotes an octahedral coordination for W atom) multidimensional hybrid nanostructures from two-dimensional (2D), one-dimensional (1D), and zero-dimensional (0D) templates. This is realized by tuning the reactivity of tungsten precursor and the interaction between crystal surface and ligands. As a conceptual study on crystal phase- and dimensionality-dependent applications, we find that the three-dimensional (3D) hierarchical architectures achieved, comprising 1T WS2 and 2D Ni3S4, are very active and stable for catalyzing hydrogen evolution. Our results open up a new way to rationally design phase-controlled nanostructures with increased complexity and more elaborate functionalities. [GRAPHICS] .

Abstract:This review first summarizes the synthesis strategies including chemical vapor deposition, intercalation, and so on. Then, the novel atomic structures of 2D materials are analyzed, followed by the fascinating physical properties including ferroelectricity, ferromagnetism, and superconductivity. Finally, the conclusion and outlook are offered including the challenges and future prospects of 2D materials with different compositions and phases. In recent years, 2D materials—MaXb with different compositions and phases have attracted tremendous attention due to their diverse structures and electronic features. The common thermodynamically stable 2H and metastable 1T phases have been extensively studied, however, there are many unusual compositions and phases with novel physical properties that have yet to be explored. Therefore, summarization of the synthesis strategies, atomic structures, and the unique physical properties of 2D materials with different compositions and phases is very important for their development. In this review, the strategies including chemical vapor deposition, intercalation, atomic layer deposition, chemical vapor transport, and electrostatic gating for synthesizing various 2D materials with different phases and compositions are first summarized. Specially, the intercalation strategies including heterogeneous‐ and self‐intercalation for controllable phases and compositions fabrication are mainly discussed. Then, the novel atomic structures of 2D materials are analyzed, followed by the fascinating physical properties including ferroelectricity, ferromagnetism, superconductivity, and so on. Abstract:In the past few years, two-dimensional (2D) transition metal dichalcogenide (TMDC) materials have attracted increasing attention of the research community, owing to their unique electronic and optical properties, ranging from the valley–spin coupling to the indirect-to-direct bandgap transition when scaling the materials from multi-layer to monolayer. These properties are appealing for the development of novel electronic and optoelectronic devices with important applications in the broad fields of communication, computation, and healthcare. One of the key features of the TMDC family is the indirect-to-direct bandgap transition that occurs when the material thickness decreases from multilayer to monolayer, which is favorable for many photonic applications. TMDCs have also demonstrated unprecedented flexibility and versatility for constructing a wide range of heterostructures with atomic-level control over their layer thickness that is also free of lattice mismatch issues. As a result, layered TMDCs in combination with other 2D materials have the potential for realizing novel high-performance optoelectronic devices over a broad operating spectral range. In this article, we review the recent progress in the synthesis of 2D TMDCs and optoelectronic devices research. We also discuss the challenges facing the scalable applications of the family of 2D materials and provide our perspective on the opportunities offered by these materials for future generations of nanophotonics technology.

Abstract:Two‐dimensional (2D) semiconducting transition metal dichalcogenide (TMDCs) possess atomically thin thickness, dangling‐bond free surface, flexible band structure, and silicon‐compatible feature, making them one of the most promising channels for constructing state‐of‐the‐art field‐effect transistors in the post‐Moore's era. However, the existing 2D semiconducting TMDCs fall short of meeting the industry criteria for practical applications in electronics due to their small domain size and the lack of effective approach to modulate intrinsic physical properties. Therefore, it is crucial to prepare and doping of 2D semiconducting TMDCs single crystals with wafer size. In this review, we systematically summary the up‐to‐date progresses regarding the wafer‐scale growth of 2D semiconducting TMDCs polycrystalline and single‐crystal films. The domain orientation control of 2D TMDCs and the seamless stitching of unidirectionally aligned 2D islands by means of substrate design are proposed. In addition, the accurate and uniform doping of 2D semiconducting TMDCs and the effect on electronic device performances are also discussed. Finally, the dominating challenges pertaining to enhance electronic device performances of TMDCs are emphasized, and the further development directions are put forward. Abstract:The recent exploration of semiconducting two-dimensional (2D) transition metal dichalcogenides (TMDs) with atomic thickness has taken both the scientific and technological communities by storm. Extensively investigated TMD that are accessible by large-scale synthetic methods materials are remarkably stable, such as MoS2 and WSe2. They allow superior gate control due to their 2D nature and favorable electronic transport properties, thus suggesting a bright future for digital and RF electronics. In this review, the latest developments in the controlled synthesis of large scale TMDs are firstly introduced by discussing various approaches. The major obstacles that must be overcome to achieve wafer-scale, uniform, and high-quality TMD films for practical electronic applications are included. Advances in the electronic transport studies of TMDs are presented, such as doping, contact engineering, and mobility improvement, which contribute to overall device performance. A perspective and a look at the future for this field is provided in closing.

Abstract:In recent years, two-dimensional (2D) magnetic transition metal chalcogenides (TMCs) have attracted tremendous research interests thanks to their intriguing properties that are essential in developing future electronic and spintronic devices in this modernizing era. This review aims to introduce recent developments in the preparation of 2D magnetic TMCs, especially chromium and iron-based chalcogenides, their structures, as well as the related intriguing magnetic phenomena. First, the common crystal structures of magnetic TMCs including both layered and nonlayered structures are introduced. Various chemical vapor deposition strategies for synthesizing 2D magnetic TMCs are then introduced with emphasis on the key synthesis parameters. Moreover, the intriguing physical properties associated with 2D TMCs such as magnetic anisotropy, thickness, and phase-dependent magnetic response as well as stability are summarized. Last but not least, challenges and future research directions are briefly discussed in light of recent advances in the field.

Abstract:Layered transition metal dichalcogenides (TMDs) are a diverse group of materials whose properties vary from semiconducting to metallic with a variety of many body phenomena, ranging from charge density wave (CDW), superconductivity, to Mott-insulators. Recent interest in topologically protected states revealed also that some TMDs host bulk Dirac- or Wyle-semimetallic states and their corresponding surface states. In this review, we focus on the synthesis of TMDs by vacuum processes, such as molecular beam epitaxy (MBE). After an introduction of these preparation methods and categorize the basic electronic properties of TMDs, we address the characterization of vacuum synthesized materials in their ultrathin limit-mainly as a single monolayer material. Scanning tunneling microscopy and angle resolved photoemission spectroscopy has revealed detailed information on how monolayers differ in their properties from multi-layer and bulk materials. The status of monolayer properties is given for the TMDs, where data are available. Distinct modifications of monolayer properties compared to their bulk counterparts are highlighted. This includes the well-known transition from indirect to direct band gap in semiconducting group VI-B TMDs as the material-thickness is reduced to a single molecular layer. In addition, we discuss the new or modified CDW states in monolayer VSe2 and TiTe2, a Mott-insulating state in monolayer 1T-TaSe2, and the monolayer specific 2D topological insulator 1T′-WTe2, which gives rise to a quantum spin Hall insulator. New structural phases, that do not exist in the bulk, may be synthesized in the monolayer by MBE. These phases have special properties, including the Mott insulator 1T-NbSe2, the 2D topological insulators of 1T′-MoTe2, and the CDW material 1T-VTe2. After discussing the pure TMDs, we report the properties of nanostructured or modified TMDs. Edges and mirror twin grain boundaries (MTBs) in 2D materials are 1D structures. In group VI-B semiconductors, these 1D structures may be metallic and their properties obey Tomonaga Luttinger quantum liquid behavior. Formation of Mo-rich MTBs in Mo-dichalcogenides and self-intercalation in between TMD-layers are discussed as potential compositional variants that may occur during MBE synthesis of TMDs or may be induced intentionally during post-growth modifications. In addition to compositional modifications, phase switching and control, in particular between the 1H and 1T (or 1T′) phases, is a recurring theme in TMDs. Methods of phase control by tuning growth conditions or by post-growth modifications, e.g. by electron doping, are discussed. The properties of heterostructures of TMD monolayers are also introduced, with a focus on lateral electronic modifications in the moiré-structures of group VI-B TMDs. The lateral potential induced in the moiré structures forms the basis of the currently debated moiré-excitons. Finally, we review a few cases of molecular adsorption on nanostructured monolayer TMDs. This review is intended to present a comprehensive overview of vacuum studies of fundamental materials' properties of TMDs and should complement the investigations on TMDs prepared by exfoliation or chemical vapor deposition and their applications.

Abstract:2D materials and the associated heterostructures define an ideal material platform for investigating physical and chemical properties, and exhibiting new functional applications in (opto)electronic devices, electrocatalysis, and energy storage. 2D transition metal dichalcogenides (2D TMDs), as a member of the 2D materials family including 2D semiconducting TMDs (s-TMDs) and 2D metallic/semimetallic TMDs (m-TMDs) have attracted considerable attention in the scientific community. Over the past decade, the 2D s-TMDs have been extensively researched and reviewed elsewhere. Because of their distinctive physical properties including intrinsic magnetism, charge-density-wave order and superconductivity, and potential applications, such as high-performance electronic devices, catalysis, and as metal electrode contacts, 2D m-TMDs have grabbed widespread attention in recent years. However, reviews demonstrating the m-TMDs systematically and comprehensively have been rarely reported. Here, the recent advances in 2D m-TMDs in the aspects of their unique structures, synthetic approaches, distinctive physical properties, and functional applications are highlighted. Finally, the current challenges and perspectives are discussed.
