Abstract:Single-frequency ultranarrow linewidth on-chip microlasers with a fast wavelength tunability play a game-changing role in a broad spectrum of applications ranging from coherent communication, light detection and ranging, to metrology and sensing. Design and fabrication of such light sources remain a challenge due to the difficulties in making a laser cavity that has an ultrahigh optical quality (Q) factor and supports only a single lasing frequency simultaneously. Here, we demonstrate a unique single-frequency ultranarrow linewidth lasing mechanism on an erbium ion-doped lithium niobate (LN) microdisk through simultaneous excitation of high-Q polygon modes at both pump and laser wavelengths. As the polygon modes are sparse within the optical gain bandwidth compared with the whispering gallery mode counterpart, while their Q factors (above 10 million) are even higher due to the significantly reduced scattering on their propagation paths, single-frequency lasing with a linewidth as narrow as 322 Hz is observed. The measured linewidth is three orders of magnitude narrower than the previous record in on-chip LN microlasers. Finally, enabled by the strong linear electro-optic effect of LN, real-time electro-optical tuning of the microlaser with a high tuning efficiency of similar to 50 pm/100 V is demonstrated.

Abstract:We report the development of a compact, highly stable, monolithic-cavity, GaInP/AlGaInP-based vertical-external-cavity surface-emitting laser (VECSEL) with electronically tunable emission wavelength centered at 689.4425 nm for neutral strontium (Sr)-based applications. The output power reaches 40 mW (pump-power-limited) with ultra-low frequency and intensity noise performance resulting in a free-running linewidth of 720 Hz, reduced to 390 Hz when frequency locked to a reference cavity and verified via a heterodyne beat note measurement with 2 s averaging time. For shorter averaging times (0.1 ms), the free-running linewidth is as low as 40 Hz. We estimate a Lorentzian, or intrinsic, linewidth of 64 mHz from the frequency noise power spectral density at high frequencies, thus providing further evidence of the ultra-narrow fundamental linewidth of VECSELs. High frequency stability was measured via Allan deviation resulting in 1.05 × 10−12 at 2 s and 2.11 × 10−13 at 7 s averaging times when the 689 nm monolithic cavity VECSEL is free-running and locked, respectively, suitable for neutral Sr-based quantum technologies, such as optical clocks and atom interferometry.

Abstract: Integrated single-mode microlasers with ultra-narrow linewidths play a game-changing role in a broad spectrum of applications ranging from coherent communication and LIDAR to metrology and sensing. Generation of such light sources in a controllable and cost-effective manner remains an outstanding challenge due to the difficulties in the realization of ultra-high Q active micro-resonators with suppressed mode numbers. Here, we report a microlaser generated in an ultra-high Q Erbium doped lithium niobate (LN) micro-disk. Through the formation of coherently combined polygon modes at both pump and laser wavelengths, the microlaser exhibits single mode operation with an ultra-narrow-linewidth of 98 Hz. In combination with the superior electro-optic and nonlinear optical properties of LN crystal, the mass-producible on-chip single-mode microlaser will provide an essential building block for the photonic integrated circuits demanding high precision frequency control and reconfigurability.

Abstract:Vertical-cavity surface-emitting lasers (VCSELs), featuring the advantages of low energy consumption, miniaturization, and high-beam quality, show potential for various applications from atomic clock to light detection and ranging (LiDAR). A high-performance atomic clock system requires laser linewidths below 10 MHz to ensure compatibility with the natural atomic linewidth (e.g., 5 MHz for cesium). However, the current prevalent method for reducing VCSEL linewidths relies on external cavities, which adds complexity and cost to the devices and hampers seamless integration into atomic clock systems. While narrow-linewidth VCSELs have been successfully demonstrated using extended cavities, there remains a need for a comprehensive and systematic study on the underlying design principles and optimization strategies. Here, we propose a VCSEL linewidth narrowing strategy enabled by internal-cavity engineering for cesium atomic clock applications. We investigate strategies to narrow the cold cavity linewidth without introducing additional optical round-trip loss. We provide a general approach to constructing the extended cavity (EC) and showcase the ability of manipulating the phase of light. To optimize the electrical properties, we explore variations in the extended layer thickness based on a monolithic VCSEL structure. We proposed an EC-VCSEL configuration with a theoretical laser spectral linewidth of approximately 1.7 MHz and a calculated output power of about 3 mW. Through exploiting gain-cavity offset, the EC-VCSEL exhibits a stable emission (894.6 nm) and a high gain of cavity mode ( 4000 cm ) at high-temperature (e.g., 360 K). This work may serve as a reference for the realization of narrow-linewidth VCSELs, offering potential benefits in reducing device complexity and facilitating the system integration.

Abstract:We report simple and compact V-cavity semiconductor laser capable of full-band wavelength tuning. A half-wave coupler is used to obtain high side-mode suppression ratio (SMSR) without any grating or epitaxial regrowth. Temperature induced gain spectrum shift is employed in combination with the Vernier tuning mechanism to extend the wavelength tuning range beyond the free spectral range limit. Wavelength tuning of 50 channels at 100GHz spacing with SMSR up to 38 dB has been demonstrated. We show that with a temperature variation of 35°C, the tuning range can be extended by about 15 nm, in contrast to 0.1 nm/°C for thermo-optic tuning range in grating based lasers. At a fixed temperature, consecutive wavelength tuning of 31 channels was achieved. The response time of the channel switching under the current-tuning regime is measured to be about 20μs. The large tuning range that can cover the full C-band will enable such a simple, compact and potentially low-cost tunable laser to be used in wavelength-agile access and data center networks.

Abstract:Novel design concepts, simulations and experimental results on semiconductor lasers and integrated photonic devices are presented, for both telecom and biomedical applications. It is shown that the Vernier effect can be used to increase the tuning range of a digitally wavelength-switchable semiconductor laser, and to increase the sensitivity of passive and active waveguide sensors. The wavelength switchable laser based on V-coupled cavity has a large tolerance on the accuracy of the setting current. For the middle 50% of the current range corresponding to a wavelength channel, the wavelength varies by only ±0.01nm from the set value for 0.8nm channel spacing and the SMSR is maintained above 38dB. Wavelength switching over 8 consecutive channels is experimentally demonstrated using a single electrode control. The wavelength shift sensitivity of a waveguide sensor based on two cascaded microring resonators with Vernier effect can reach 1300nm/RIU, over an order of magnitude higher than a single ring sensor. A monolithic integrated intracavity biosensor based on V-coupled cavity laser is also proposed and analyzed. By simply detecting the power ratio of two output ports, a refractive index sensitivity in the order of 10-8 RIU can be achieved thanks to the intracavity sensing mechanism and the Vernier effect.

Abstract:We present the monolithic integrated widely tunable V-cavity laser and traveling wave Mach-Zehnder modulator operating in the C-band. A wide wavelength tuning of 64 channels from 1513 nm to 1565 nm is obtained with SMSRs mostly over 40 dB. The $\text{V}_{\pi }$ is 5.5 V and the static extinction ratio is 14 dB. The 3-dB electro-optic bandwidth is measured to be 14.2 GHz. By optimizing the device structure and thickness of intrinsic region on a semi-insulating substrate wafer, a theoretical bandwidth over 40 GHz can be achieved.

Abstract:The introduction of liquid crystals into microcavities has garnered considerable attention for their exceptional tunability and high sensitivity to external perturbation factors within their distinct phase states. Here, a novel light source with both wavelength tunability and an exceptionally narrow linewidth is presented. This innovation is realized by strategically manipulating LC molecules, transitioning them from a well-aligned state to a disordered state with increasing temperature. The microcavity is tailored to support bound states in the continuum, a cutting-edge concept in photonic research that allows for light localization with minimal loss. In the pursuit of potential biocompatibility and to reduce cytotoxicity, indium phosphide colloid quantum dots are opted to serve as the emissive carriers within the system. An ultra-narrow linewidth light emission of 0.039 nm is observed, corresponding to a quality factor reaching 16668, along with a tunable range of 1.21 nm and a temperature sensitivity of 33.52 pm K-1. The invention's compact size and tunable character make it an ideal candidate for a variety of potential applications, such as eco-friendly sensors with minimal ecological impact, optical modulators with precise control over light, and adaptable photonic devices that can be integrated with a diverse array of materials and configurations. A tunable ultra-narrow linewidth light emission from a liquid-crystal-based photonic crystal cavity is experimentally demonstrated. The article thoroughly studies the design of cavities, ultra-narrow linewidth light sources based on InP quantum dot, and liquid crystal-assisted wavelength tuning. Abstract:In the paper we report on an experimental program undertaken by the Defence Science and Technology Organisation and partners during the period from early 2006 to late 2007. The focus of the program was to investigate MIMO radar use in over-the-horizon radar. The program revealed that a specific MIMO radar technique: non-causal radar-transmit beamforming, can be applied to this radar class. Examples of this technique were demonstrated, including non-causal fixed transmit beamforming as well as non-causal adaptive transmit beamforming and non-causal direction-of-departure estimation. This is the first case where practically useful adaptive transmitter beamforming has been demonstrated in OTHR.
Stable Single-Mode 795 nm Vertical-Cavity Surface-Emitting Laser for Quantum Sensing

Abstract:Vertical-cavity surface-emitting lasers (VCSELs) are essential for exhibiting single-transverse-mode output characteristics, which are critical for applications in quantum sensing, optical interconnection, and laser printing. In this study, we achieved stable single-transverse-mode lasing using extended-2λ-cavity with an oxide aperture diameter of 7.08 μm. The device demonstrated a high output power of 6.8 mW and a narrow linewidth of 49.8 MHz at room temperature. Additionally, it maintained stable single-mode emission at 794.8 nm and achieved a side-mode suppression ratio (SMSR) exceeding 40 dB within the temperature range of 25 °C~85 °C, thereby meeting the requirements of 87Rb atom quantum sensors. The fabricated device obtained high-power and narrow linewidth single-transverse-mode operation by a monolithic extended cavity without introducing additional processing procedures, which is expected to promote the commercial viability of VCSELs in quantum sensing.

Widely Tunable Electro-Absorption Modulated V-Cavity Laser

Abstract:We report a widely tunable V-cavity laser monolithically integrated with an electro-absorption modulator (EAM). The device shows a 41-nm wavelength tunability covering 51 channels at 100 GHz spacing on the ITU grid, with a side-mode suppression ratio (SMSR) higher than 47 dB. Error-free transmission over 50 km standard single-mode fiber at 10 Gb/s is demonstrated at all wavelengths over the tuning range. The integrated EAM exhibits a dynamic extinction ratio higher than 12.5 dB. The bit-error-rate measurements show a power penalty less than 3 dB for 50-km transmission. The results demonstrate that this ultra-compact and regrowth-free electro-absorption modulated tunable laser can be a cost-effective transmitter solution for DWDM metropolitan and access networks.

Abstract:We present the principle, design, packaging and measurement results of widely tunable V-cavity lasers. By using a novel half-wave coupler, single-mode lasing with high side mode-suppression-ratio is achieved. Single-electrode controlled wide-band wavelength tuning with Vernier effect is realized. The full-band tuning of 50 channels with 100 GHz spacing is demonstrated by further employing temperature induced gain spectrum shift. The laser is packaged into a small-form-factor 9-pin TOSA, and the electronic driver has been developed for the wavelength tuning and direct modulation. The advantages of compactness, fabrication simplicity, and easy wavelength control offer great potential for the tunable laser to be used in low-cost access and data center networks, as well as in portable devices for spectroscopic analysis.

Abstract:Advanced applications in optical metrology demand improved lasers with high spectral purity, in form factors that are small and insensitive to environmental perturbations. While laboratory-scale lasers with extraordinarily high stability and low noise have been reported, all-integrated chip-scale devices with sub-100 Hz linewidth have not been previously demonstrated. Lasers integrated with optical microresonators as external cavities have the potential for substantial reduction of noise. However, stability and spectral purity improvements of these lasers have only been validated with rack-mounted support equipment, assembled with fibre lasers to marginally improve their noise performance. In this work we report on a realization of a heterogeneously integrated, chip-scale semiconductor laser featuring 30-Hz integral linewidth as well as sub-Hz instantaneous linewidth.

Abstract:As the key part of Vertical Cavity Surface Emitting Laser (VCSEL), active region will seriously affect the threshold and efficiency of the device. To obtain appropriate laser wavelength and material gain, the In0.18Ga0.82As strain compensated quantum well is optimized design. The relationship between the lasing wavelength of multiple quantum wells (MQWs) and the thickness is calculated. Take into account the influence between the active region temperature and the lasing wavelength, the thickness of the quantum well is chose as 6 nm, the quantum barrier thickness is chose as 8 nm, corresponding to the lasing wavelength of 929 nm. The material gain characteristics of the MQWs under different temperature are simulated by Rsoft. The material gain exceeds 3300 /cm at 300 K, and the temperature drift coefficient of the peak wavelength is 0.3 nm/K. In this paper, Al0.09Ga0.91As and Al0.89Ga0.11As are selected as high and low refractive index materials of Distributed Braagg Reflector (DBR), and 20 nm graded layer is inserted between two types of materials. The influence of the graded layer thickness of DBR on the valence band barrier and reflection spectrum is calculated and analyzed. The increase of graded layer thickness can lead to the decrease of band barrier peak and the decrease of reflection spectrum bandwidth. The reflection spectrum and phase spectrum of P-DBR and N-DBR are calculated by the transmission matrix mode (TMM), the reflectance of DBR is over 99% and the phase shift is zero at 940 nm. The optical field distribution of the whole VCSEL structure is simulated, in which the standing wave peak overlaps with the active region, and the maximum gain can be obtained. Based on the finite element method (FEM), the effect of oxidation confined layer on the injection current is simulated. The current in the active region is effectively limited to the position corresponding to the oxidation confined hole, and its current density is stronger and more uniform. The optical field distribution in different modes of PC-VCSEL is simulated, different modes have different resonant wavelengths. The quality factor Q in different modes of VCSEL and Photonic Crystal-Vertical Cavity Surface Emitting Laser (PC-VCSEL) is calculated, Q of the fundamental mode is higher than higher transverse mode. It is demonstrated that the photonic crystal air hole structure can realize the output of basic transverse mode by increasing the loss of high order transverse mode. VCSEL and PC-VCSEL with oxidation hole size of 22 μm are successfully fabricated, in which the photonic crystal period is 5 μm, the air pore diameter is 2.5 μm and the etching depth is 2 μm. Under continuous current test, the maximum slope efficiency of VCSEL is 0.66 mW/mA, the output power is 9.3 mW at 22 mA, and the lasing wavelength is 948.64 nm at 20 mA injection current. Multiple wavelengths and large spectrum width is observed in the spectrum of VSCEL, which is an obvious multi-transverse mode. The maximum fundamental transverse mode output of PC-VCSEL reaches 2.55 mW, the side mode suppression ratio (SMSR) is more than 25 dB, and the spectrum width is less than 0.2 nm, indicating that the photonic crystal air hole has a strong control effect on the transverse mode, and the laser wavelength is 946.4 nm at 17 mA.

Abstract:Ultralow-noise yet tunable lasers are a revolutionary tool in precision spectroscopy, displacement measurements at the standard quantum limit, and the development of advanced optical atomic clocks. Further applications include lidar, coherent communications, frequency synthesis, and precision sensors of strain, motion, and temperature. While all applications benefit from lower frequency noise, many also require a laser that is robust and compact. Here, we introduce a dual-microcavity laser that leverages one chip-integrable silica microresonator to generate tunable 1550 nm laser light via stimulated Brillouin scattering (SBS) and a second microresonator for frequency stabilization of the SBS light. This configuration reduces the fractional frequency noise to 7.8×10−14 1/√Hz at 10 Hz offset, which is a new regime of noise performance for a microresonator-based laser. Our system also features terahertz tunability and the potential for chip-level integration. We demonstrate the utility of our dual-microcavity laser by performing spectral linewidth measurements with hertz-level resolution.

Forest Stakeholder Participation in Improving Game Habitat in Swedish Forests

Abstract:Although in Sweden the simultaneous use of forests for timber production and game hunting are both of socioeconomic importance it often leads to conflicting interests. This study examines forest stakeholder participation in improving game habitat to increase hunting opportunities as well as redistribute game activities in forests to help reduce browsing damage in valuable forest stands. The data for the study were collected from a nationwide survey that involved randomly selected hunters and forest owners in Sweden. An ordered logit model was used to account for possible factors influencing the respondents’ participation in improving game habitat. The results showed that on average, forest owning hunters were more involved in improving game habitat than non-hunting forest owners. The involvement of non-forest owning hunters was intermediate between the former two groups. The respondents’ participation in improving game habitat were mainly influenced by factors such as the quantity of game meat obtained, stakeholder group, forests on hunting grounds, the extent of risk posed by game browsing damage to the economy of forest owners, importance of bagging game during hunting, and number of hunting days. The findings will help in designing a more sustainable forest management strategy that integrates timber production and game hunting in forests.

Abstract:Lasers with high spectral purity can enable a diverse application space, including precision spectroscopy, coherent high-speed communications, physical sensing, and manipulation of quantum systems. Already, meticulous design and construction of bench Fabry-Perot cavities has made possible dramatic achievements in active laser-linewidth reduction, predominantly for optical-atomic clocks. Yet there is increasing demand for miniaturized laser systems operating with high performance in ambient environments. Here, we report a compact and robust photonic-atomic laser comprising a 2.5 cm long, 20,000 finesse, monolithic Fabry-Perot cavity integrated with a micromachined rubidium vapor cell. By leveraging the short-time frequency stability of the cavity and the long-time frequency stability of atoms, we realize an ultranarrow-linewidth laser that enables integration for extended measurements. Specifically, our laser supports a fractional-frequency stability of $1\times 10^{-13}$ at an averaging time of 20 ms, $7 \times 10^{-13}$ at 300 s, an integrated linewidth of 25 Hz that results from thermal noise, a Lorentzian linewidth as low as 0.06 Hz$^2$/Hz, and a passive vibration immunity as low as $10^{-10}$/g. Our work explores hybrid laser systems with monolithic photonic and atomic packages based on physical design.

Abstract:Planar microcavities with distributed Bragg reflectors (DBRs) host, besides confined optical modes, also mechanical resonances due to stop bands in the phonon dispersion relation of the DBRs. These resonances have frequencies in the sub-terahertz (10E10-10E11 Hz) range with quality factors exceeding 1000. The interaction of photons and phonons in such optomechanical systems can be drastically enhanced, opening a new route toward manipulation of light. Here we implemented active semiconducting layers into the microcavity to obtain a vertical-cavity surface-emitting laser (VCSEL). Thereby three resonant excitations -photons, phonons, and electrons- can interact strongly with each other providing control of the VCSEL laser emission: a picosecond strain pulse injected into the VCSEL excites long-living mechanical resonances therein. As a result, modulation of the lasing intensity at frequencies up to 40 GHz is observed. From these findings prospective applications such as THz laser control and stimulated phonon emission may emerge.

Abstract:Lasers with hertz linewidths at time scales of seconds are critical for metrology, timekeeping, and manipulation of quantum systems. Such frequency stability relies on bulk-optic lasers and reference cavities, where increased size is leveraged to reduce noise but with the trade-off of cost, hand assembly, and limited applications. Alternatively, planar waveguide-based lasers enjoy complementary metal-oxide semiconductor scalability yet are fundamentally limited from achieving hertz linewidths by stochastic noise and thermal sensitivity. In this work, we demonstrate a laser system with a 1-s linewidth of 1.1 Hz and fractional frequency instability below 10(-14) to 1 s. This low-noise performance leverages integrated lasers together with an 8-ml vacuum-gap cavity using microfabricated mirrors. All critical components are lithographically defined on planar substrates, holding potential for high-volume manufacturing. Consequently, this work provides an important advance toward compact lasers with hertz linewidths for portable optical clocks, radio frequency photonic oscillators, and related communication and navigation systems.

Abstract:The vertical-cavity surface-emitting lasers (VCSELs) have emerged as a vital approach for realizing energy efficient, high speed optical interconnects in the data center and supercomputers. As of today, VCSEL is the most suitable for mass production in terms of cost-effectiveness and reliability. However, there are still key challenges for higher speed modulation above 40 GHz. Here, a hexagonal transverse coupled cavity VCSEL adiabatically coupled through the center cavity is proposed. A 3-dB roll-off modulation bandwidth of 45 GHz is demonstrated, which is five times greater than a conventional VCSEL fabricated on the same epi-wafer structure. While a parity time (PT) symmetry approaches add loss to engineer the topological state of the laser system, here, a radical paradigm shift with gain introduces symmetry breaking. This idea, then enables a single mode operation with a side-mode suppression-ratio (SMSR) of > 30 decibels and signal-to-noise ratio (SNR) of > 45 decibels. The energy distribution inside the coupled cavity system is also redistributed to provide a coherent gain in a spatially separated system. Consequently, throughput power is three times higher than that of the conventional VCSEL.
