Abstract:Artificial visual system with information sensing, processing, and memory function is promoting the development of artificial intelligence techniques. Photonic synapse as an essential component can enhance the visual information processing efficiency owing to the high propagation speed, low latency, and large bandwidth. Herein, photonic synaptic transistors based on organic semiconductor poly[2,5-(2-octyldodecyl)-3,6-diketopyrrolopyrrole-alt-5,5-(2,5-di(thien-2-yl)thieno [3,2-b]thiophene)] (DPPDTT) and perovskite CsPbBr3 quantum dots are fabricated by a simple solution process. The device can simulate fundamental synaptic behaviors, including excitatory postsynaptic current, pair-pulse facilitation, the transition of short-term memory to long-term memory, and "learning experience" behavior. Combining the advantages of the high photosensitivity of perovskites and relatively high conductivity of DPPDTT, the device can exhibit excellent synaptic performances at a low voltage of -0.2 V. Even under an ultralow operation voltage of -0.0005 V, the device can still show obvious synaptic responses. Tunable synaptic integration behaviors including "AND" and "OR" light logic functions can be realized. An artificial visual system is successfully emulated by illuminating the synaptic arrays employing light of different densities. Therefore, low-voltage synaptic devices based on organic semiconductor and CsPbBr3 quantum dots with a simple fabrication technique present high potential to mimic human visual memory.
Optically Stimulated Synaptic Devices Based on the Hybrid Structure of Silicon Nanomembrane and Perovskite.

Abstract:Optoelectronic synaptic devices have been attracting increasing attention due to their critical role in the development of neuromorphic computing based on optoelectronic integration. Here we start with silicon nanomembrane (Si NM) to fabricate optoelectronic synaptic devices. Organolead halide perovskite (MAPbI3) is exploited to form a hybrid structure with Si NM. We demonstrate that synaptic transistors based on the hybrid structure are very sensitive to optical stimulation with low energy consumption. Synaptic functionalities such as excitatory post-synaptic current (EPSC), paired-pulse facilitation, and transition from short-term memory to long-term memory (LTM) are all successfully mimicked by using these optically stimulated synaptic transistors. The backgate-enabled tunability of the EPSC of these devices further leads to the LTM-based mimicking of visual learning and memory processes under different mood states. This work contributes to the development of Si-based optoelectronic synaptic devices for neuromorphic computing.

Abstract:Heterojunctions of perovskite quantum dots (QDs) and organic semiconductors (OSCs) can synergistically leverage the unique optoelectronic properties of different functional components to fabricate advanced optoelectronic devices, such as neuromorphic photosensors, by low-cost solution processes. However, a long-lasting challenge remains in micropatterning high-density perovskite QDs/polymer OSCs heterojunction array with high yield and reliability due to the fragility of functional layers to organic solvents. High-density and micro-structure patterned organic neuromorphic photosensor arrays based on OSCs and QDs are thus rarely reported. Here, an effective cross-linking microlithography strategy is reported to fabricate perovskite QDs/OSCs microstructure arrays. The fabricated CsPbBr3 QDs/(poly(2,5-(2-octyldodecyl)-3,6-diketopyrrolopyrrole-alt-5,5-(2,5-di(thien-2-yl) thieno [3,2-b] thiophene) (DPPDTT) planer heterojunctions phototransistor array presents minor device-to-device variation, high density (6500 devices cm-2), and high yield (almost 100%). The device array exhibits impressive merits as a neuromorphic photosensor, including a photosensitivity of 3.02 x 107, a responsivity up to 1.92 x 104 A W-1, a detectivity exceeding 1014 Jones, and a persistent photoconductivity. Moreover, an energy consumption as low as 27.9 aJ is achieved at an operating voltage of -0.0001 V. The potential application of the heterojunction neuromorphic photosensor array in motion perception is demonstrated in conjunction with a neural network. A CsPbBr3 quantum dots/DPPDTT planer heterojunctions phototransistor array with minor device-to-device variation, high density (6500 devices cm-2), and high yield (almost 100 %) is fabricated. The phototransistor array exhibits impressive merits as a neuromorphic photosensor, including outstanding photo response performance and energy consumption as low as 27.9 aJ. Abstract:Synaptic devices are expected to overcome von Neumann's bottleneck and served as one of the foundations for future neuromorphic computing. Lead halide perovskites are considered as promising photoactive materials but limited by the toxicity of lead. Herein, lead-free perovskite CsBi3I10 is utilized as a photoactive material to fabricate organic synaptic transistors with a floating-gate structure for the first time. The devices can maintain the Ilight/Idark ratio of 103 for 4 h and have excellent stability within the 30 days test even without encapsulation. Synaptic functions are successfully simulated. Notably, by combining the decent charge transport property of the organic semiconductor and the excellent photoelectronic property of CsBi3I10, synaptic performance can be realized even with an operating voltage as low as -0.01 V, which is rare among floating-gate synaptic transistors. Furthermore, artificial neural networks are constructed. We propose a new method that can simulate the synaptic weight value in multiple digit form to achieve complete gradient descent. The image recognition test exhibits thrilling recognition accuracy for both supervised (91%) and unsupervised (81%) classifications. These results demonstrate the great potential of floating-gate organic synaptic transistors in neuromorphic computing.

Abstract:The outstanding performances of nanostructured all-inorganic CsPbX 3 (X = I, Br, Cl) perovskites in optoelectronic applications can be attributed to their unique combination of a suitable bandgap, high absorption coefficient, and long carrier lifetime, which are desirable for photodetectors. However, the photosensing performances of the CsPbI 3 nanomaterials are limited by their low charge-transport efficiency. In this study, a phototransistor with a bilayer structure of an organic semiconductor layer of 2,7-dioctyl [ 1 ] benzothieno[3,2-b] [ 1 ] benzothiophene and CsPbI 3 nanorod layer was fabricated. The high-quality CsPbI 3 nanorod layer obtained using a simple dip-coating method provided decent transistor performance of the hybrid transistor device. The perovskite layer efficiently absorbs light, while the organic semiconductor layer acts as a transport channel for injected photogenerated carriers and provides gate modulation. The hybrid phototransistor exhibits high performance owing to the synergistic function of the photogating effect and field effect in the transistor, with a photoresponsivity as high as 4300 A W −1 , ultra-high photosensitivity of 2.2 × 10 6 , and excellent stability over 1 month. This study provides a strategy to combine the advantages of perovskite nanorods and organic semiconductors in fabrication of high-performance photodetectors.

Abstract:Human central nervous system and the peripheral nervous system have played significant roles in mediating the interactions with the outside world. Inspired by the human nervous systems, artificial sensory and neuromorphic innovations have been developed to mimic nervous functions. A hybrid mixed-dimensional perovskite/metal-oxide heterojunction has been demonstrated in this work for three-terminal all-in-one opto-electric artificial synapse to integrate opto-electric synaptic emulations and optical perception functions. Based on the well-designed layer configuration, an all-in-one device, consisting of the ion-electrolyte layer, ion-permeable metal-oxide semiconductor channel layer, the mixed-dimensional perovskite optical perception layer, and the amorphous ZnO passivation layer, has been demonstrated with superior electrical performance. Utilizing an ion-electrolyte and ion-permeable metal-oxide semiconductor structure, the synaptic emulation modulated by electrical gate-stimulus could be effectively achieved. The optical perception and synaptic plasticity modulated by the optical stimulus have been integrated into the all-in-one device. Furthermore, the electrolyte gated device enables artificial visual adaptation with adaptive behavior of environmental lightness under dim and bright conditions. Addition, artificial visual persistence has been emulated by the device utilizing the optical synaptic behavior. Based on those properties, a cascaded near-sensor face recognition access control retinal-neuromorphic computing system has been developed based on the all-in-one device. The retinal-neuromorphic system based on all-in-one devices could recognize the face of a requester with an accuracy rate over 90 %, and ignore the passers with the lingering phenomenal trace as the result of the artificial visible persistence.

Abstract:Reconfigurable phototransistor memory attracts considerable attention for adaptive visuomorphic computing, with highly efficient sensing, memory, and processing functions integrated onto a single device. However, developing reconfigurable phototransistor memory remains a challenge due to the lack of an all-optically controlled transition between short-term plasticity (STP) and long-term plasticity (LTP). Herein, an air-stable Zr-CsPbI3 perovskite nanocrystal (PNC)-based phototransistor memory is designed, which is capable of broadband photoresponses. Benefitting from the different electron capture ability of Zr-CsPbI3 PNCs to 650 and 405 nm light, an artificial synapse and non-volatile memory can be created on-demand and quickly reconfigured within a single device for specific purposes. Owing to the optically reconfigurable and wavelength-aware operation between STP and LTP modes, the integrated blue feature extraction and target recognition can be demonstrated in a homogeneous neuromorphic vision sensor array. This work suggests a new way in developing perovskite optoelectronic transistors for highly efficient in-sensor computing.

Abstract:Herein, a polymer‐perovskite layer heterointerface defects‐tuning strategy is proposed for realizing a novel bifunctional phototransistor. The prepared organic–inorganic hybrid phototransistors can perfectly mimic human visual synaptic behaviors with a quick response speed. More significantly, these devices also exhibit an obvious self‐adaptability toward wide‐ranging light stimuli and a unique desensitization characteristic to simulate the self‐protection behavior of human visual systems. Artificial sensory nerves can simulate the functions of visual perception and information processing of the human brain, which is indispensable for the immediate visualization of the environment and awareness requisite to avoid the potential harm. However, it still remains a long‐standing challenge to integrate recognition learning with real‐time processing function in a single device. Herein, an interface defects‐tuning strategy is proposed for developing a novel bi‐functional phototransistor. Benefiting from the tuned polymer‐perovskite layer‐heterointerface defects, the photogenerated charge trapping and de‐trapping capacities are significantly improved, thereby facilitating the photogenerated carrier separation and injection. The prepared organic‐inorganic hybrid phototransistors can perfectly mimic the human visual synaptic behaviors with a quick response speed (<35 ms, far below that of human eyes to incident light (225 ms)). More importantly, the phototransistor exhibited obvious visual adaptation toward wide‐ranging light stimuli, and realized unique desensitization to simulate the self‐protection behavior of the human visual systems. Specifically, the adaptation timescales of the device under dim and high light conditions are superior to bio‐systems (<2 min). Consequently, the reported strategy for the preparation of bi‐functional phototransistors provides a brand‐new perspective for next‐generation artificial nervous systems.

Abstract:Neuromorphic vision that integrates the functionalities of sensing, memory, and processing may provide an important approach to overcome the drawbacks of a conventional artificial visual system such as data redundancy and high-power consumption. It has exhibited considerable potential to mimic the functionalities of human vision even beyond the visible-light range. In this work, we show an ultraviolet (UV)-responsive synaptic transistor based on the heterostructure of 4H-SiC and organic semiconductors. Benefiting from the heterostructure design and photogating effect, the non -volatility of the synaptic transistor is achieved. Various biological synaptic functionalities are successfully mimicked by the synaptic transistor. The electrical energy consumption of the device per synaptic event is only 0.55 fJ, which is comparable to the energy consumption of a biological synapse. Furthermore, the dynamic learning and forgetting process of the image of a letter is simulated by using an array of the devices, demonstrating the potential of the UV-responsive synaptic devices for neuromorphic UV vision with the capability of the image recognition and memory.

Abstract:Outstanding features of the human retina are its concave hemispherical geometry, high-sensitive image acquisition, and neuromorphic visual processing, which not only simplifies the optical complexity for the eye but also enhances imaging quality for the visual perception. However, the development of a high-performance bioinspired imaging system with these features is extremely challenging because of the restriction of its composing materials, device structures, and conventional imaging modules. Here, we present a novel hemispherical high-sensitive neuromorphic imaging system that leverages a natural acidic polyelectrolyte as dielectric layer in the photoelectric synaptic transistors. The devices have an extraordinary photosensitivity (~104) under a dim light condition (56 μW/cm2) and the light-tunable neuromorphic characteristics, as well as a substrate-free and ultrathin (~475 nm) structure. These advantages enable our system to perform high-quality imaging like the human retina and highly simulate various functions of the human visual system, such as image enhancement and erasure, and visual preprocessing.

Abstract:Exploring new materials and structures to construct synaptic devices represents a promising route to fundamentally approach novel forms of computing. Nanocrystals (NCs) of halide perovskites possess unique charge transport characteristics, i.e., ionic-electronic coupling, holding considerable promise for energy-efficient and reconfigurable artificial synapses. Herein, we report solution-processed thin-film memristors from all-inorganic CsPbBr3 perovskite NCs, functioning as an electrically programmable analog memory with good stability. The devices are demonstrated to successfully emulate a number of essential synaptic functions with low power consumption, including reversible potentiation and depression, short-term plasticity (STP), paired-pulse facilitation (PPF), and long-term plasticity (LTP), such as spike-number-dependent plasticity (SNDP), spike-rate-dependent plasticity (SRDP), spike-timing-dependent plasticity (STDP), and spike-voltage-dependent plasticity (SVDP). It is proposed that a coupled capacitive and inductive phenomenon originating from charge trapping and ion migration in CsPbBr3 NC films, controlled by the amplitude and timing of the programming pulses, defines the degree of synaptic plasticity. A transition emerges from the fast trap related capacitive regime to a slow ionic inductive regime, which enables continuous change of the film resistance and the magnitude of the electronic current, analogous to the synaptic weight modulation in biological synapses.

Abstract:Nanoporous patterning engineered organic transistors are designed to modulate the charge‐motion during photo response and memory processes. The enhanced device performance enables the eye rotation and closing functions in the constructed biomimetic eye, and the light intensity‐dependent adaptability allows the highlighting of non‐ideal (0.8% contrast) images with a high recognition accuracy of 95.4%. Photoadaptive neuromorphic device is fundamental for artificial vision system to effectively perceive and accurately process information in complex light scenes. However, adaptive optoelectronic device remains a challenge due to the difficulty in achieving the light‐dependent modulation of charge dynamics. Here, an adaptive optoelectronic transistor enabled by the conformal nanoporous patterning that can perform the biomimetic eye functions and facilitate the precise contrast enhancement under harsh lighting conditions is reported. The enhanced light absorption, photoexciton separation, and charge injection properties are originated from the localized electric field in the nanoporous optoelectronic transistor, which further endow the light intensity‐dependent charge trapping and de‐trapping dynamics, realizing the adaptive decay rate of conduction states. Based on the improved device performances and the adaptive properties, an artificial vision system is constructed to present the biomimetic eye model with visual selective attention functions and a contrast enhancement in the low‐contrast sub‐images. The eye rotation and closing functions, as well as a high recognition accuracy of 95.4% for non‐ideal image with a contrast as low as 0.8% are demonstrated. This study provide an approach for the photoadaptive neuromorphic device and support their visual adaptation applications in biomimetic eye system.

Abstract:This organic ambipolar heterojunction transistor is fabricated which can efficiently transport both holes and electrons, and a high Ion/Ioff ratio is observed. Bi‐directional positive and negative photoresponses are achieved by adjusting the gate voltage. The simulation of visual adaptation is completed by using the bi‐directional photoresponse effects of the organic heterojunction phototransistor array. The scientific community is very interested in artificial visual perception systems because of their neuromorphological capabilities, such as image recognition, learning, and memory. This study reports on an organic heterojunction ambipolar transistor with PTCDI‐C8/C8‐BTBT/PTCDI‐C8 sandwich structure. The proposed transistor efficiently transports both holes and electrons, with a current‐on‐switch ratio of ≈106. Furthermore, hole or electron carrier transmission mechanisms are constructed to achieve the controllable adjustment of bi‐directional photoresponse under identical light illumination conditions by adjusting the gate voltage (positive photoresponse for Vg = 30 V and negative photoresponse for Vg = −30 V). The basic synaptic behaviors are simulated under light illumination, and the power consumption of the device is 18.51 fJ per synaptic event, which is comparable to the energy required for biological synapses. Finally, the simulation of human visual adaptation is completed using the bi‐directional photoresponse effects of the organic heterojunction phototransistor array, which provides a novel idea for neuromorphic visual simulation.

Abstract:This work proposes a feedforward adaptive organic neuromorphic transistor with mixed‐weight plasticity (MP‐ONH) that transitions from linear mode to nonlinear mode based on light intensity. It achieves a dynamic range of 100 dB for light intensity, surpassing current similar synaptic devices. It also enables adaptive tone mapping in 5 s for static information and achieves over 90% accuracy in robust recognition of dynamic information. Organic photoelectric neuromorphic devices that mimic the brain are widely explored for advanced perceptual computing. However, current individual neuromorphic synaptic devices mainly focus on utilizing linear models to process optoelectronic signals, which means that there is a lack of effective response to nonlinear structural information from the real world, severely limiting the computational efficiency and adaptability of networks to static and dynamic information. Here, a feedforward photoadaptive organic neuromorphic transistor with mixed‐weight plasticity is reported. By introducing the potential of the space charge to couple gate potential, photoexcitation, and photoinhibition occur successively in the channel under the interference of constant light intensity, which enables the device to transform from a linear model to a nonlinear model. As a result, the device exhibits a dynamic range of over 100 dB, exceeding the currently reported similar neuromorphic synaptic devices. Further, the device achieves adaptive tone mapping within 5 s for static information and achieves over 90% robustness recognition accuracy for dynamic information. Therefore, this work provides a new strategy for developing advanced neuromorphic devices and has great potential in the fields of intelligent driving and brain‐like computing.

Abstract:Visual adaptation allows organisms to accurately perceive the external world even in dramatically changing environments, from dim starlight to bright sunlight. In particular, polarization‐sensitive visual adaptation can effectively process the polarized visual information that is ubiquitous in nature. However, such an intriguing characteristic still remains to be a great challenge in the semiconductor device. Herein, a novel porous metal‐organic‐framework phototransistor with anisotropic‐ReS2‐based heterojunction is demonstrated for the polarization‐sensitive visual adaptation emulation. The device exhibits the intriguing polarized sensitivity and adaptive ability due to its strong anisotropic and trapping‐detrapping characteristics, respectively. A series of polarization‐sensitive neuromorphic behaviors like polarization‐perceptual excitatory postsynaptic current, multimode adjustable dichroic ratio, and reconfigurable sensory adaption, are experimentally demonstrated through this porous heterojunction phototransistor. More importantly, with the polarization‐electricity cooperation strategy, the advanced polarization‐sensitive visual adaptation with strong bottom‐gate control and environment dependence is successfully realized for the first time. All-photonic artificial synapses based on photochromic perovskites for noncontact neuromorphic visual perception

Abstract:Abstract Recently optoelectronic synapses generating light-driven electrical memories have played a vital role in the neuromorphic computing of visual perception. However, all the optoelectronic synapses demonstrate photoelectric conversion. Peripheral circuits are used for contact photocurrent measurement, leading to significant energy consumption and impeding the evolution of optical wireless communication. It is crucial to develop noncontact neuromorphic visual perception based on light-driven photonic memories. Herein, we report all-photonic artificial synapses based on photochromic perovskites. Triggered by ultraviolet and visible light pulses, cesium lead iodide bromine induces a structural disorder. Optical transmittance changes induced by the disorder last after the pulses are gone. Next, the photonic memories are propagated in the air and processed by a recurrent neural network. The accuracy of binary image recognition is instantly stabilized at 1.0, and accuracy above 0.8 after 7 epochs is achieved in the recognition of digitals from 0 to 9. The all-photonic synapses realize remote perception with zero in-situ energy consumption and enable artificial sensory systems with low-power computation, remote control, and ultrahigh propagation speed.
High-Performance Flexible Photonic Synapse Transistors Based on a Bulk Composite Film of Organic Semiconductors with Complementary Absorption

Abstract:Photonic synapse transistors have attracted growing attention due to their salient advantages in information transmission/processing and good potentials for analog neural computing. Currently, most synapse transistors are rigid devices with the limitations in flexible and highly photosensitive semiconductor channel layers. To achieve high-performance flexible photonic synapse transistors, it is essential to develop stimuli-responsive organic semiconductor thin-films to broaden the photo-response range of devices and accelerate separation of photoinduced carriers for improving synaptic performances. Here, poly(3-hexylthiophene) (P3HT) and poly(indacenodithiophene-co-benzothiadiazole) (PIDT-BT) materials with complementary optical absorption have been used to fabricate a bulk composite film of organic semiconductor heterostructures by a solution-processing method. The surface structures and optoelectronic properties of the PIDT-BT:P3HT film and their single component films are studied. By using the PIDT-BT:P3HT heterostructure film as a novel photoactive channel layer, flexible low-voltage photonic synapse transistors have been designed and fabricated with the combination of polyelectrolyte-based dielectrics. The effects of different optical stimulation conditions on the performance of synapse transistors are investigated with insightful discussion on the semiconductor mechanisms. The flexible synapse transistors based on the PIDT-BT:P3HT film exhibit higher excitatory postsynaptic currents than devices with the single component semiconductor layers at the same optical stimulation. The synaptic response of the PIDT-BT:P3HT-based device is also evaluated under different stimulus variables including the optical spike wavelength, duration and frequency. As results, good synaptic characteristics are observed including the high excitatory postsynaptic current, paired-pulse facilitation, and frequency-dependent properties with the tunable synaptic plasticity. It is found that the response in excitatory postsynaptic current of the synaptic device stimulated by two beams (520 nm green laser and 685 nm red laser) together is greater than the sum of the responses stimulated by each beam alone. These results are useful for the design of high-performance photoresponsive semiconductor films and photonic synapse transistors, which are conducive to the development of low-power flexible optoelectronic devices, artificial synapses and beyond.
Perovskite-Doped Modulated Color-Selective Photosynaptic Transistors for Target Object Recognition.

Abstract:The processing of multicolor noisy images in visual neuromorphic devices requires selective absorption at specific wavelengths; however, it is difficult to achieve this because the spectral absorption range of the device is affected by the type of material. Surprisingly, the absorption range of perovskite materials can be adjusted by doping. Herein, a CdCl2 co-doped CsPbBr3 nanocrystal-based photosensitive synaptic transistor (PST) is reported. By decreasing the doping concentration, the response of the PST to short-wavelength light is gradually enhanced, and even weak light of 40 μW·cm-2 can be detected. Benefiting from the excellent color selectivity of the PST device, the device array is applied to feature extraction of target blue items and removal of red and green noise, which results in the recognition accuracy of 95% for the noisy MNIST data set. This work provides new ideas for the application of novel transistors integrating sensors and storage computing.

Ultrasensitive dim-light neuromorphic vision sensing via momentum-conserved reconfigurable van der Waals heterostructure

Abstract:Reconfigurable phototransistors featuring bipolar photoresponses are favorable for manipulating high-performance neuromorphic vision sensory. Here, we present a momentum-conserved reconfigurable phototransistor based on the van der Waals heterojunction between methylammonium lead iodide perovskite and two-dimensional Bi 2 O 2 Se semiconductor, which exhibits a synergistic interplay of interband hot-carrier transitions and reconfigurable heterointerface band alignments, eventually achieving the ultrahigh bipolar optoelectronic performances with the photoresponsivity of 6×10 7 AW −1 , accompanied by the specific detectivity of 5.2×10 11 Jones, and the dynamic range of 110 dB. Moreover, A 3×3 heterotransistor array is fabricated to perform in-sensor analog multiply-accumulate operations even under the challenging dim illumination of 0.1 μWcm −2 that comparable to natural moonlight. The reconfigurable heterotransistor array can be further adopted to enhance the traffic-light detection under dim-light conditions. Our advancement in momentum-conserved reconfigurable heterotransistor signifies a leap forward in real-time, energy-efficient, and low-light image processing for neuromorphic vision sensors.

Abstract:Neuromorphic visual systems can emulate biological retinal systems to perceive visual information under different levels of illumination, making them considerable potential for future intelligent vehicles and vision automation. However, the complex circuits and high operating voltages of conventional artificial vision systems present great challenges for device integration and power consumption. Here, we report bioinspired synaptic transistors based on organic single crystal phototransistors, which exhibit excitation and inhibition synaptic plasticity with time‐varying. By manipulating the charge dynamics of the trapping centers of organic crystal‐electret vertical stacks, organic transistors can operate below 1 V with record high on/off ratios close to 108 and sharp switching with a subthreshold swing of 59.8 mV dec−1. Moreover, the approach offers visual adaptation with highly localized modulation and over 98.2% recognition accuracy under different illumination levels. These bioinspired visual adaptation transistors offer great potential for simplifying the circuitry of artificial vision systems and will contribute to the development of machine vision applications.
