Abstract:Despite their great promise for providing a pathway for very efficient and fast manipulation of magnetization at the nanoscale, spin-orbit torque (SOT) operations are currently energy inefficient due to a low damping-like SOT efficiency per unit current bias, and/or the very high resistivity of the spin Hall materials. Here, we report an advantageous spin Hall material, Pd1-xPtx, which combines a low resistivity with a giant spin Hall effect as evidenced through the use of three independent SOT ferromagnetic detectors. The optimal Pd0.25Pt0.75 alloy has a giant internal spin Hall ratio of >0.47 (damping-like SOT efficiency of ~ 0.26 for all three ferromagnets) and a low resistivity of ~57.5 {\mu}{\Omega} cm at 4 nm thickness. Moreover, we find the Dzyaloshinskii-Moriya interaction (DMI), the key ingredient for the manipulation of chiral spin arrangements (e.g. magnetic skyrmions and chiral domain walls), is considerably strong at the Pd1-xPtx/Fe0.6Co0.2B0.2 interface when compared to that at Ta/Fe0.6Co0.2B0.2 or W/Fe0.6Co0.2B0.2 interfaces and can be tuned by a factor of 5 through control of the interfacial spin-orbital coupling via the heavy metal composition. This work establishes a very effective spin current generator that combines a notably high energy efficiency with a very strong and tunable DMI for advanced chiral spintronics and spin torque applications.

Giant Spin-Orbit Torque in Antiferromagnetic-Coupled Pt/[Co/Gd]N Multilayers with Suppressed Spin Dephasing and Robust Thermal Stability

Abstract:Manipulating magnetization via power-efficient spin-orbit torque (SOT) has garnered significant attention in the field of spin-based memory and logic devices. However, the damping-like SOT efficiency (ξDL) in heavy metal (HM)/ferromagnetic metal (FM) bilayers is relatively small due to the strong spin dephasing accompanied by additional spin polarization decay. Furthermore, the perpendicular magnetic anisotropy (PMA) originating from the HM/FM interface is constrained by the thickness of FM, which is unfavorable for thermal stability in practical applications. Consequently, it is valuable to develop systems that not only exhibit large ξDL but also balance thermal stability. In this work, we designed antiferromagnetic-coupled [Co/Gd]N multilayers, where staggered Co and Gd magnetic moments effectively suppress the spin dephasing and additional spin polarization decay. The ordered Co-Gd arrangements along the out-of-plane direction provide bulk PMA, endowing Pt/[Co/Gd]N high thermal stability. The SOT of Pt/[Co/Gd]N was systematically studied with N, demonstrating a significantly large ξDL of up to 0.66. The ξDL of Pt/[Co/Gd]N is greater than those of Pt/Co and Pt/ferrimagnetic alloys. This significant enhancement relies on the effective suppression of spin dephasing in [Co/Gd]N. Our work highlights that the antiferromagnetic-coupled [Co/Gd]N multilayer is a promising candidate for low-consumption and high-density spintronic devices.

Abstract:Topologically protected magnetic states have a variety of potential applications in future spintronics owing to their nanoscale size (<100 nm) and unique dynamics. These fascinating states, however, usually are located at the interfaces or surfaces of ultrathin systems due to the short interaction range of the Dzyaloshinskii-Moriya interaction (DMI). Here, magnetic topological states in a 40-unit cells (16 nm) SrRuO3 layer are successfully created via an interlayer exchange coupling mechanism and the interfacial DMI. By controlling the thickness of an antiferromagnetic and ferromagnetic layer, interfacial ionic polarization, as well as the transformation between ferromagnetic and magnetic topological states, can be modulated. Using micromagnetic simulations, the formation and stability of robust magnetic skyrmions in SrRuO3 /BiFeO3 heterostructures are elucidated. Magnetic skyrmions in thick multiferroic heterostructures are promising for the development of topological electronics as well as rendering a practical approach to extend the interfacial topological phenomena to bulk via antiferromagnetic order.

Abstract:The interfacial Dzyaloshinskii–Moriya interaction (DMI) acting as an essential source to stabilize spin textures in ferromagnetic ultrathin films has revealed its significant role in spin–orbit torque (SOT)-driven magnetic switching. Based on a convincing homochiral Néel domain wall model, the in-plane (IP) magnetic field associated with the DMI effect has been confirmed as an essential prerequisite for deterministic SOT-driven switching. Although the presence of the IP field is required, the impact of IP field magnitude combined with the DMI effect on SOT-driven switching in different heavy metals (HMs) has never been considered together. In this research, SOT-induced switching under various IP fields in Pt, W, or Ta/CoFeB/MgO systems has been studied. The results show that the critical threshold current IC is almost independent of the IP field in the Pt-based structure; however, it significantly decreases with an increase in the IP field in the W- and Ta-based systems. Combining the derived DMI field and the magnetic domain nucleation, it is concluded that the significant difference in DMI fields and the domains' nucleating positions are the main reasons for the above phenomenon. Exploiting the distinct dependent properties of IC on the IP field, a six resistance state multilevel storage and five programmable spin logic gates are proposed and realized. This study provides insight into the special ability of the SOT effect modulated by the DMI, and also expands an effective way to construct spin-based devices based on this unique spintronic effect.

Abstract:Recent studies have shown that material structures, which lack structural inversion symmetry and have high spin-orbit coupling can exhibit chiral magnetic textures and skyrmions which could be a key component for next generation storage devices. The Dzyaloshinskii-Moriya Interaction (DMI) that stabilizes skyrmions is an anti-symmetric exchange interaction favoring non-collinear orientation of neighboring spins. It has been shown that material systems with high DMI can lead to very efficient domain wall and skyrmion motion by spin-orbit torques. To engineer such devices, it is important to quantify the DMI for a given material system. Here we extract the DMI at the Heavy Metal (HM) /Ferromagnet (FM) interface using two complementary measurement schemes namely asymmetric domain wall motion and the magnetic stripe annihilation. By using the two different measurement schemes, we find for W(5 nm)/Co20Fe60B20(0.6 nm)/MgO(2 nm) the DMI to be 0.68 +/- 0.05 mJ/m2 and 0.73 +/- 0.5 mJ/m2, respectively. Furthermore, we show that this DMI stabilizes skyrmions at room temperature and that there is a strong dependence of the DMI on the relative composition of the CoFeB alloy. Finally we optimize the layers and the interfaces using different growth conditions and demonstrate that a higher deposition rate leads to a more uniform film with reduced pinning and skyrmions that can be manipulated by Spin-Orbit Torques.

Identifying the Origin of the Nonmonotonic Thickness Dependence of Spin-Orbit Torque and Interfacial Dzyaloshinskii-Moriya Interaction in a Ferrimagnetic Insulator Heterostructure

Abstract:Electrical manipulation of magnetism via spin-orbit torques (SOTs) promises efficient spintronic devices. In systems comprising magnetic insulators and heavy metals, SOTs have started to be investigated only recently, especially in systems with interfacial Dzyaloshinskii-Moriya interaction (iDMI). Here, we quantitatively study the SOT efficiency and iDMI in a series of gadolinium gallium garnet (GGG) / thulium iron garnet (TmIG) / platinum (Pt) heterostructures with varying TmIG and Pt thicknesses. We find that the non-monotonic SOT efficiency as a function of the magnetic layer thickness is not consistent with the 1/thickness dependence expected from a simple interfacial SOT mechanism. Moreover, considering the insulating nature of TmIG, our results cannot be explained by the SOT mechanism established for metallic magnets where the transverse charge spin current can inject and dephase in the magnetic layers. Rather we can explain this non-monotonic behavior by a model based on the interfacial spin mixing conductance that is affected by the thickness-dependent exchange splitting energy by determining the phase difference of the reflected spin-up and spin-down electrons at the TmIG / Pt interface. By studying the Pt thickness dependence, we find that the effective DMI for GGG / TmIG / Pt does not depend on the Pt thickness, which indicates that the GGG / TmIG interface is the source of the iDMI in this system. Our work demonstrates that SOT and DMI can originate from two different interfaces, which enables independent optimization of DMI and SOT for advanced chiral spintronics with low damping magnetic insulators.

Abstract:Skyrmions can be stabilized in magnetic systems with broken inversion symmetry and chiral interactions, such as Dzyaloshinskii-Moriya interactions (DMI). Further, compensation of magnetic moments in ferrimagnetic materials can significantly reduce magnetic dipolar interactions, which tend to favor large skyrmions. Tuning DMI is essential to control skyrmion properties, with symmetry breaking at interfaces offering the greatest flexibility. However, in contrast to the ferromagnet case, few studies have investigated interfacial DMI in ferrimagnets. Here we present a systematic study of DMI in ferrimagnetic CoGd films by Brillouin light scattering. We demonstrate the ability to control DMI by the CoGd cap layer composition, the stack symmetry and the ferrimagnetic layer thickness. The DMI thickness dependence confirms its interfacial nature. In addition, magnetic force microscopy reveals the ability to tune DMI in a range that stabilizes sub-100 nm skyrmions at room temperature in zero field. Our work opens new paths for controlling interfacial DMI in ferrimagnets to nucleate and manipulate skyrmions.

Unusual Sign Reversal of Field-like Spin-Orbit Torque in Pt/Ni/Py with an Ultrathin Ni Spacer

Abstract:The magnetization manipulation by spin-orbit torques (SOTs) in nonmagnetic-metal (NM)/ferromagnet (FM) heterostructures has provided great opportunities for spin devices. Besides the conventional spin Hall effect (SHE) in heavy metals with strong spin-orbit coupling, the orbital currents have been proposed to be another promising approach to generate strong SOTs. Here, we systematically study the SOTs efficiency and its dependence on the FM thickness and different NM/FM interfaces in two prototypical Pt/Py and Ta/Py systems by inserting an ultrathin magnetic layer (0.4 nm thick ML = Co, Fe, Gd, and Ni). The dampinglike (DL) torque efficiency $\xi_{DL}$ is significantly enhanced by inserting ultrathin Co, Fe, and Ni layers and is noticeably suppressed for the Gd insertion. Moreover, the Ni insertion results in a sign change of the field-like (FL) torque in Pt/Py and substantially reduces $\xi_{DL}$ in Ta/Py. These results are likely related to the additional spin currents generated by combining the orbital Hall effect (OHE) in the NM and orbital-to-spin conversion in the ML insertion layer and/or their interfaces, especially for the Ni insertion. Our results demonstrate that inserting ultrathin ML can effectively manipulate the strength and sign of the SOTs, which would be helpful for spintronics applications.

Abstract:The interfacial Dyzaloshinskii-Moria interaction (DMI) helps to stabilize chiral domain walls and magnetic skyrmions, which will facilitate new magnetic memories and spintronics logic devices. The study of interfacial DMI in perpendicularly magnetized structurally asymmetric heavy metal (HM) / ferromagnetic (FM) multilayer systems is of high importance due to the formation of chiral magnetic textures in the presence of DMI. Here, we report the impact of the cobalt oxidation at the cobalt -aluminum oxide interface in Pt/Co/AlOx trilayer structure on the DMI by varying the post-growth annealing time and Aluminum thickness. For quantifying DMI, we employed magneto-optical imaging of asymmetric domain wall expansion, hysteresis loop shift, and spin-wave spectroscopy techniques. We further correlated the Cobalt oxidation with low-temperature Hall effect measurements and X-ray photoelectron spectroscopy. Our results emphasize the characterization of magnetic films for MRAM technologies semiconductor temperature process window, where magnetic interaction will be critical for device performance.

Highly Efficient Spin-Orbit Torque in a Perpendicular Synthetic Ferrimagnet

Abstract:Perpendicular synthetic ferrimagnet (pSFi) due to the low stray field and net magnetization is expected to replace single ferromagnet as a free layer to optimize the memory devices for high storage density and low-energy consumption. Here, we investigate the dependence of exchange-coupling strength on the thickness of the spacer Ru and current-induced magnetization reversal due to spin-orbit torque in Ta/Pt/[Pt/Co](2)/Ru/[Co/Pt](4)/Pt structure with a perpendicular magnetic anisotropy. An oscillating interlayer exchange coupling as a function of Ru spacer layer thickness with a period of 1.16 nm is determined by combining the anomalous Hall effect and the polar magnetic-optical Kerr effect. Furthermore, current-controllable magnetization reversal experiments reveal that the magnetizations of top and bottom layers with antiferromagnetic coupling switch simultaneously due to the combination of spin-orbit torque generated from the two adjacent heavy-metal layers and the interlayer exchange torque. The SOT efficiency chi similar to 57.52 Oe/(10(6) A/cm(2)), corresponding to an effective spin Hall angle xi(DL) similar to 0.68, is estimated by analyzing current-dependent anomalous Hall resistance with our proposed quasistatic balance equation of magnetic moments. In addition to the advantage of minimizing stray field acting on the storage layer, the observed low switching current density and high spin-orbit torque efficiency suggest that the pSFi structure with a high thermal stability factor has great potential to realize the high-density and low-power consumption of nonvolatile magnetic memory devices.

Abstract:Spin-orbit torques (SOTs) generated by magnetic materials have prompted a surge of interest in low-power spintronics. In this context, rare-earth doped magnetic alloys are the ideal candidate due to the low symmetry and large spin-orbit coupling. Here, we present a study on SOTs generated by ferrimagnetic FeCoTb alloys in permalloy (Ni80Fe20, Py)/Cu/FeCoTb spin valve structures, showing high-efficient damping-like and field-like torques. Crucially, the spin Hall conductivity of FeCoTb is up to 6.32 × 105 (ℏ/2e) Ω−1m−1, larger than that in conventional heavy metals. By controlling the magnetic configuration of the spin valve structure, the magnetization dependent behavior of the SOTs is achieved, which may origin from the anomalous Hall effect of FeCoTb dominated by Tb magnetization. Our results demonstrate great prospects of ferrimagnetic materials for low-power spintronic applications.

Abstract:The switching of magnetization by current-induced spin-orbit torque (SOT) has potential applications for energy-efficient spintronic devices. In the past, most conventional works have been focused on SOT in heavy metals. Here the SOT from a ferromagnetic metal is investigated, and two mechanisms of the field-free SOT induced magnetization switching are demonstrated to be from the interlayer exchange coupling and the tilted perpendicular magnetic anisotropy. We exclude the spin torque contribution from the anomalous Hall effect and the interfacial Rashba effect combined with spin precession. A spin Hall angle theta(SH) = -0.022 of CoFeB is obtained by the current-induced hysteresis loop shift method, and the obtained theta(SH) is comparable with heavy metals. This work demonstrates that a considerable SOT can come from a ferromagnetic metal, and indicates the unconventional origin of spin-orbit coupling.
Large spin-orbit torque in a-plane $α$-Fe$_{2}$O$_{3}$/Pt bilayers

Abstract:Realization of efficient spin-orbit torque switching of the Néel vector in insulating antiferromagnets is a challenge, often complicated by spurious effects. Quantifying the spin-orbit torques in antiferromagnet/heavy metal heterostructures is an important first step towards this goal. Here, we employ magneto-optic techniques to study damping-like spin-orbit torque (DL-SOT) in a-plane $\alpha$-Fe$_2$O$_3$ (hematite) with a Pt spin-orbit overlayer. We find that the DL-SOT efficiency is two orders of magnitude larger than reported in c- and r-plane hematite/Pt using harmonic Hall techniques. The large magnitude of DL-SOT is supported by direct imaging of current-induced motion of antiferromagnetic domains that happens at moderate current densities. Our study introduces a new method for quantifying spin-orbit torque in antiferromagnets with a small canted moment and identifies a-plane $\alpha$-Fe$_2$O$_3$ as a promising candidate to realize efficient SOT switching.

Tunable multistate field-free switching and ratchet effect by spin-orbit torque in canted ferrimagnetic alloy

Abstract:Spin-orbit torque is not only a useful probe to study manipulation of magnetic textures and magnetic states at the nanoscale but also it carries great potential for next-generation computing applications. Here we report the observation of rich spin-orbit torque switching phenomena such as field-free switching, multistate switching, memristor behavior and ratchet effect in a single shot, co-sputtered, rare earth-transition metal GdxCo100-x. Notably such effects have only been observed in antiferromagnet/ferromagnet bi-layer systems previously. We show that these effects can be traced to a large anistropic canting, that can be engineered into the GdxCo100-x system. Further, we show that the magnitude of these switching phenomena can be tuned by the canting angle and the in-plane external field. The complex spin-orbit torque switching observed in canted GdxCo100-x not only provides a platform for spintronics but also serves as a model system to study the underlying physics of complex magnetic textures and interactions.

Abstract:Spin-orbit torque (SOT) plays a significant role in spintronic logic and memory devices. However, due to the limited spin Hall angle and SOT symmetry in a heavy-metal-ferromagnet bilayer, further improving SOT efficiency and all-electric magnetization manipulation remain a challenge. Here we report enhanced SOT efficiency and all-electric switching in Au based magnetic structures, by inserting two-dimensional transition metal dichalcogenides (2D TMDs) with large spin-orbit coupling. With the TMD spacer insert, both damping-like and field-like SOTs are improved, and an unconventional out-of-plane damping-like SOT is induced, due to the interface orbital hybridization, modified spin-mixing conductance and orbital current. Moreover, current induced field-free magnetization switching is demonstrated in Au/WTe2/Ni and Au/MoS2/Ni devices, and it shows multiple intermediate states and can be efficiently controlled by an electric current. Our results open a path for increasing torques and expand the application of 2D TMDs in spintronic devices for neuromorphic computing.
Efficient Spin-Orbit Torque Switching in a Perpendicularly Magnetized Heusler Alloy MnPtGe Single Layer

Spin–orbit Torque and Dzyaloshinskii–Moriya Interaction in Perpendicularly Magnetized Heterostructures with Iridium

Abstract:Spin–orbit torque and Dzyaloshinskii–Moriya interaction are systematically investigated in perpendicularly magnetized [Ni-Co]2/Ir heterostructures. From the thickness study, the spin Hall angle θSH and spin diffusion length lsd of Ir are determined to be θSH ≈ 0.005 and lsd ≈1.2 nm. Remarkably, it is found that by taking advantage of the low resistivity of Ir, the Ir-based device consumes less power for spin–orbit torque-driven magnetization switching compared to the one based on Pt or Ta. Furthermore, the Dzyaloshinskii–Moriya interaction field and coefficient D at the [Ni-Co]2/Ir interface are determined to be 174 Oe and 0.82 mJ m−2. This study suggests Ir as an advantageous material for ultralow-power and high-density spin–orbit torque memory and logic devices.

Abstract:Interfacially asymmetric magnetic multilayers made of heavy metal/ferromagnet have attracted considerable attention in the spintronics community for accommodating spin-orbit torques (SOTs) and meanwhile for hosting chiral spin textures. In these multilayers, the accompanied interfacial Dzyaloshinskii-Moriya interaction (iDMI) permits the formation of Neel-type spin textures. While significant progresses have been made in Co, CoFeB, Co2FeAl, CoFeGd based multilayers, it would be intriguing to identify new magnetic multilayers that could enable spin-torque controllability and meanwhile host nanoscale skyrmions. In this report, first, thin films made of permanent magnet SmCo5 with perpendicular magnetic anisotropy are synthesized, in which the deterministic SOT switching, enabled by the spin Hall effect, in Pt/SmCo5/Ta trilayer is demonstrated. Further, the stabilization of room-temperature skyrmions with diameters approximate to 100 nm in [Pt/SmCo5/Ta](15), together with a skyrmionium-like spin texture in [Pt/SmCo5/Ir](15) multilayers is shown. Based on the material specific parameters, micromagnetic simulations are also carried out. The results confirm the presence of chiral spin textures in this new material family. Through interfacial engineering, the results thus demonstrate that rare earth permanent magnets could be a new platform for studying interfacial chiral spintronics.

Abstract:Spin–orbit torque (SOT) can provide efficient electrical manipulation of magnetism via applying electrical current to breaking the symmetry of damping-like torque. In the heterojunction of heavy and ferromagnetic metal, Dzyaloshinskii–Moriya interaction (DMI) is one of the key ingredients for stabilizing chiral spin structures, like chiral domain walls. Meanwhile, materials with larger charge-spin conversion rates are also highly expected for the efficient SOT. In this paper, spin–orbit torque magnetic switching is observed in the perpendicularly magnetized Pt/Co/Bi2Se3 and shows relatively high efficiency with low critical switching current density of about 5 × 105 A cm−2. The SOT efficiency and DMI in perpendicularly magnetized Pt/Co/Bi2Se3 were quantitatively investigated by electrical detection of the effective spin Hall field. The DMI constant is about 2.6 mJ m−2, and the effective spin Hall angle of Pt/Co/Bi2Se3 is about 0.14. The work also demonstrates that the Bi2Se3 layer takes the main responsibility for SOT, and the Pt/Co interface is the main source of DMI in Pt/Co/Bi2Se3 structures, which makes it possible to achieve independent optimization of DMI and SOT in the Pt/Co/Bi2Se3 structure at room temperature for the advanced application of spintronic devices.
