Abstract:The weak dielectric screening in 2D semiconducting transition metal dichalcogenides give rise to strongly bound quasiparticles, which provides a platform to investigate the diverse excitonic phenomena and correlated physics. However, how to effectively control these quasiparticles is still a challenge for their applications in optoelectronic and valleytronic devices. Herein, by means of fabricating monolayer WSe2 and transition metal oxide (TMO) heterostructures, polaronic trion, that is a trion dressed with soft rotational optical (RO) phonons, is realized due to the strong interfacial coupling. This Frohlich bound state of trion dramatically increases the trion binding energy (BE) from room temperature to 65 meV at 80 K in WSe2/LaAlO3 (LAO). However, the increase of the trion BE for WSe2/SrTiO3 (STO) occurs below the phase transition temperature. This work expands the possibilities of the TMDs/TMOs heterostructures and promotes the development of 2D van der Waals materials for quasiparticle-based devices.

Abstract:Strong Coulomb interaction in monolayer transition metal dichalcogenides can facilitate nontrivial many-body effects among excitonic complexes. Many-body effects like exciton-exciton annihilation (EEA) have been widely explored in this material system. However, a similar effect for charged excitons (or trions), that is, trion-trion annihilation (TTA), is expected to be relatively suppressed due to repulsive like-charges, and has not been hitherto observed in such layered semiconductors. By a gate-dependent tuning of the spectral overlap between the trion and the charged biexciton through an "anti-crossing"-like behaviour in monolayer WS$_2$, here we present an experimental observation of an anomalous suppression of the trion emission intensity with an increase in gate voltage. The results strongly correlate with time-resolved measurements, and are inferred as a direct evidence of a nontrivial TTA resulting from non-radiative Auger recombination of a bright trion, and the corresponding energy resonantly promoting a dark trion to a charged biexciton state. The extracted Auger coefficient for the process is found to be tunable ten-fold through a gate-dependent tuning of the spectral overlap.

Observation of Diffusion and Drift of the Negative Trions in Monolayer WS 2

Abstract:Monolayer transition metal dichalcogenides (ML-TMDCs) are a versatile platform to explore the transport dynamics of the tightly bound excitonic states. The diffusion of neutral excitons in various ML-TMDCs has been observed. However, the transport of charged excitons (trions), which can be driven by an in-plane electric field and facilitate the formation of an excitonic current, has yet been well investigated. Here, we report the direct observation of diffusion and drift of the trions in ML-WS2 through spatially and time-resolved photoluminescence. An effective diffusion coefficient of 0.47 cm2/s was extracted from the broadening of spatial profiles of the trion emission. When an in-plane electric field is applied, the spatial shift of the trion emission profiles indicated a drift velocity of 7400 cm/s. Abstract:Monolayer transition-metal dichalcogenides have recently emerged as possible candidates for valleytronic applications, as the spin and valley pseudospin are directly coupled and stabilized by a large spin splitting. The optical properties of these two-dimensional crystals are dominated by tightly bound electron–hole pairs (excitons) and more complex quasiparticles such as charged excitons (trions). Here we investigate monolayer WS2 samples via photoluminescence and time-resolved Kerr rotation. In photoluminescence and in energy-dependent Kerr rotation measurements, we are able to resolve two different trion states, which we interpret as intravalley and intervalley trions. Using time-resolved Kerr rotation, we observe a rapid initial valley polarization decay for the A exciton and the trion states. Subsequently, we observe a crossover towards exciton–exciton interaction-related dynamics, consistent with the formation and decay of optically dark A excitons. By contrast, resonant excitation of the B exciton transition leads to a very slow decay of the Kerr signal.

Abstract:Two-dimensional semiconductors exhibit pronounced many-body effects and intense optical responses due to strong coulombic interactions. Consequently, subtle differences in photoexcitation conditions can strongly influence how the material dissipates energy during thermalization. Here, using multiple excitation spectroscopies, we show that a distinct thermalization pathway emerges at elevated excitation energies, enhancing the formation of trions and charged biexcitons in single-layer WSe2 by up to 2x and 5x, respectively. Power- and temperature-dependent measurements lend insight into the origin of the enhancement. These observations underscore the complexity of excited state relaxation in monolayer semiconductors, provide insight for the continued development of carrier thermalization models, and highlight the potential to precisely control excitonic yields and probe non-equilibrium dynamics in 2D semiconductors.

Abstract:Control of impurity concentrations in semiconducting materials is essential to device technology. Because of their intrinsic confinement, the properties of two-dimensional semiconductors such as transition metal dichalcogenides (TMDs) are more sensitive to defects than traditional bulk materials. The technological adoption of TMDs is dependent on the mitigation of deleterious defects and guided incorporation of functional foreign atoms. The first step toward impurity control is the identification of defects and assessment of their electronic properties. Here, we present a comprehensive study of point defects in monolayer tungsten disulfide (WS2) grown by chemical vapor deposition using scanning tunneling microscopy/spectroscopy, CO-tip noncontact atomic force microscopy, Kelvin probe force spectroscopy, density functional theory, and tight-binding calculations. We observe four different substitutional defects: chromium (CrW) and molybdenum (MoW) at a tungsten site, oxygen at sulfur sites in both top and bottom layers (OS top/bottom), and two negatively charged defects (CD type I and CD type II). Their electronic fingerprints unambiguously corroborate the defect assignment and reveal the presence or absence of in-gap defect states. CrW forms three deep unoccupied defect states, two of which arise from spin-orbit splitting. The formation of such localized trap states for CrW differs from the MoW case and can be explained by their different d shell energetics and local strain, which we directly measured. Utilizing a tight-binding model the electronic spectra of the isolectronic substitutions OS and CrW are mimicked in the limit of a zero hopping term and infinite on-site energy at a S and W site, respectively. The abundant CDs are negatively charged, which leads to a significant band bending around the defect and a local increase of the contact potential difference. In addition, CD-rich domains larger than 100 nm are observed, causing a work function increase of 1.1 V. While most defects are electronically isolated, we also observed hybrid states formed between CrW dimers. The important role of charge localization, spin-orbit coupling, and strain for the formation of deep defect states observed at substitutional defects in WS2 as reported here will guide future efforts of targeted defect engineering and doping of TMDs.

Abstract:The ultrathin transition metal dichalcogenides (TMDs) have emerged as promising materials for various applications using two dimensional (2D) semiconductors. They have attracted increasing attention due to their unique optical properties originate from neutral and charged excitons. Here, we report negatively charged exciton formation in monolayer TMDs, notably tungsten disulfide WS2. Our theory is based on an effective mass model of neutral and charged excitons, parameterized by ab-initio calculations. Taking into the account the strong correlation between the monolayer WS2 and the surrounding dielectric environment, our theoretical results are in good agreement with one-photon photoluminescence (PL) and reflectivity measurements. We also show that the exciton state with p-symmetry, experimentally observed by two-photon PL emission, is energetically below the 2s-state. We use the equilibrium mass action law, to quantify the relative weight of exciton and trion PL. We show that exciton and trion emission can be tuned and controlled by external parameters like temperature, pumping and injection electrons. Finally, in comparison with experimental measurements, we show that exciton emission in monolayer tungsten dichalcogenides is substantially reduced. This feature suggests that free exciton can be trapped in disordered potential wells to form a localized exciton and therefore offers a route toward novel optical properties.

Abstract:Monolayer transition‐metal dichalcogenides grown by chemical vapor deposition (CVD) always contain certain types of defects that dramatically affect their electronic and optical properties. For CVD‐grown hexagonal WS2 monolayer, complex photoluminescence (PL) patterns are commonly observed, but the defect‐related optical mechanisms are still not well understood. Here, by combining the optical and structural characterizations and ab initio calculations, the correlation between the patterned PL emission and the details of defects in CVD‐grown hexagonal WS2 monolayer are revealed. The temperature‐dependent PL spectra show the correlation between the defect‐trapped and band‐edge exciton emission. The high‐resolution scanning transmission electron microscopy identifies the positive correlation between the density of WSx‐vacancy and PL intensity. In the end, the ab initio calculations and molecule adsorption PL spectra show that the coexistence of p‐ and n‐doping effects, caused by the W and S complex vacancy, weakens the modulation of molecular adsorption on PL intensity. This work gives new insights into the origin of the inhomogeneous PL distribution in WS2 monolayer, which provides important guidance in the regulation of electronic and optical properties of transition‐metal dichalcogenides via defect engineering.

Abstract:Monolayer transition metal dichalcogenides exhibit valley-dependent excitonic characters with a large binding energy, acting as the building block for future optoelectronic functionalities. Herein, combined with pump-probe ultrafast transient transmission spectroscopy and theoretical simulations, we reveal the chirality-dependent trion dynamics in h-BN encapsulated monolayer tungsten disulfide. By resonantly pumping trions in a single valley and monitoring their temporal evolution, we identify the temperature-dependent competition between two relaxation channels driven by chirality-dependent scattering processes. At room temperature, the phonon-assisted upconversion process predominates, converting excited trions to excitons within the same valley on a sub-picosecond (ps) time scale. As temperature decreases, this process becomes less efficient, while alternative channels, notably valley depolarization process for trions, assume importance, leading to an increase of trion density in the unpumped valley within a ps time scale. Our time-resolved valley-contrast results provide a comprehensive insight into trion dynamics in 2D materials, thereby advancing the development of novel valleytronic devices.

Abstract:In 2D transition metal dichalcogenides (TMDs), trions have important applications in fundamental studies of multibody phenomena, novel optoelectronic devices, and valleytronic devices. However, the enhancement of trion emission, and in particular how the carrier dynamics is influenced when coupled with plasmonic cavity, is important for a deep understanding of trions and their further utilization. In this study, strong trion emission is achieved by coupling monolayer WS 2 with a plasmonic nanocavity. Temperature‐dependent photoluminescence, dark‐field scattering measurement, and transient absorption spectroscopy are employed to investigate the trion and exciton behaviors in the hybrid structure. In plasmonic nanocavity, trion emission is enhanced by an order of magnitude, which is attributed to the conversion of excitons to trions via capturing photoionized carriers facilitated by Fano resonance. Further, the ultrafast dynamics of trions and excitons suggest that the plasmonic nanocavity enhances the hole cooling process and radiative recombination of excitons, as well as the formation and recovery process of trions. The results not only explain the enhancement of trion emission and carrier dynamics in the hybrid system but also provide one feasible method to obtain strong trion emission in TMDs, which makes the hybrid system a promising candidate for optoelectronic and valleytronic applications.

Abstract:Doped van der Waals heterostructures host layer-hybridized trions, i.e. charged excitons with layer-delocalized constituents holding promise for highly controllable optoelectronics. Combining a microscopic theory with photoluminescence (PL) experiments, we demonstrate the electrical tunability of the trion energy landscape in naturally stacked WSe2 bilayers. We show that an out-of-plane electric field modifies the energetic ordering of the lowest lying trion states, which consist of layer-hybridized Λ -point electrons and layer-localized K-point holes. At small fields, intralayer-like trions yield distinct PL signatures in opposite doping regimes characterized by weak Stark shifts in both cases. Above a doping-asymmetric critical field, interlayer-like species are energetically favored and produce PL peaks with a pronounced Stark red-shift and a counter-intuitively large intensity arising from efficient phonon-assisted recombination. Our work presents an important step forward in the microscopic understanding of layer-hybridized trions in van der Waals heterostructures and paves the way towards optoelectronic applications based on electrically controllable atomically-thin semiconductors.

Brightened emission of dark trions in transition-metal dichalcogenide monolayers

Abstract:The optical emission spectra of semiconducting transition-metal dichalcogenide monolayers highlight fascinating recombination processes of charged excitons (trions). When charge tunable WSe2 monolayers are moderately doped with electrons, a strong luminescence peak emerges just below the well-understood spectral lines associated with the recombination of negatively charged bright and dark trions. Despite previous investigations, its origin remains elusive. Here, we demonstrate that this luminescence peak is the result of electron-electron assisted recombination that brightens the dark trion emission. Supporting evidence for this second-order recombination process comes from identifying the equivalent brightened emission of positively charged dark trions when the monolayer is electrostatically doped with holes. Remarkably, the discovered hole-hole assisted luminescence peak emerges in the near infrared, about 500 meV below the well-studied spectral region of excitons and trions. In addition to identifying new recombination channels of these excitonic complexes, our findings accurately determine the spin-split energies of the conduction and valence bands. Both of which play crucial roles in understanding the optical properties of WSe2 based homo- and hetero-structures.

A degenerate trion liquid in atomic double layers

Abstract:Trions are a three-particle bound state of electrons and holes. Experimental realization of a trion liquid in the degenerate quantum limit would open a wide range of phenomena in quantum many-body physics. However, trions have been observed only as optically excited states in doped semiconductors to date. Here we report the emergence of a degenerate trion liquid in a Bose-Fermi mixture of holes and excitons in Coulomb-coupled MoSe2/WSe2 monolayers. By electrically tuning the hole density in WSe2 to be two times the electron density in MoSe2, we generate equilibrium interlayer trions with binding energy about 1 meV at temperatures two orders of magnitude below the Fermi temperature. We further demonstrate a density-tuned phase transition to an electron-hole plasma, spin-singlet correlations for the constituent holes and Zeeman-field-induced dissociation of trions. The results pave the way for exploration of the correlated phases of composite particles in solids.

Abstract:The reduced dielectric screening in atomically thin semiconductors leads to remarkably strong electron interactions. As a result, bound electron-hole pairs (excitons) and charged excitons (trions), which have binding energies in the hundreds and tens of meV, respectively, typically dominate the optical properties of these materials. However, the long-range nature of the interactions between charges represents a significant challenge to the exact calculation of binding energies of complexes larger than the exciton. Here, we demonstrate that the trion binding energy can be efficiently calculated directly from the three-body Schrödinger equation in momentum space. Key to this result is a highly accurate way of treating the pole of the electronic interactions at small momentum exchange (i.e., large separation between charges). Our results are in excellent agreement with quantum Monte Carlo calculations, while yielding a substantially larger ratio of the trion to exciton binding energies than obtained in recent variational calculations. Our numerical approach may be extended to a host of different few-body problems in 2D semiconductors, and even potentially to the description of exciton polarons.

The results not only explain the enhancement of trion emission and carrier dynamics in the hybrid system but also provide one feasible method to obtain strong trion emission in TMDs, which makes the hybrid system a promising candidate for optoelectronic and valleytronic applications.

Large Range Manipulation of Exciton Species in Monolayer WS2

Abstract:Unconventional emissions from exciton and trion in monolayer WS2 are studied by photoexcitation. Excited by 532nm laser beam, the carrier species in the monolayer WS2 are affected by the excess electrons escaping from photoionization of donor impurity, the concentration of which varies with different locations of the sample. Simply increasing the excitation power at room temperature, the excess electron and thus the intensity ratio of excited trion and exciton can be continuously tuned over a large range from 0.1 to 7.7. Furthermore, this intensity ratio can also be manipulated by varying temperature. However, in this way the resonance energy of the exciton and trion show red-shifts with increasing temperature due to electron-phonon coupling. The binding energy of the trion is determined to be ~23meV and independent to temperature, indicating strong Coulomb interaction of carriers in such 2D materials.
