Abstract:All-inorganic cesium lead-halide perovskites exhibit a great development prospect in optoelectronic devices owing to their stability and remarkable optoelectronic properties. Herein, we investigate the solution-processed synthesis of perovskite CsPb2Br5 nanosheets by using aqueous and ethanol as solvents. The results show that the aqueous environment ensures the phase formation of CsPb2Br5 and that the supersaturated solution in ethanol boosts nucleation of the nanosheets. The substrate temperature is the key factor for the evolution of morphology and the variation of the thickness of CsPb2Br5 nanosheets. Lower substrate temperature (<35 °C) is conducive to the formation of evenly distributed nanosheets with less stacking. The spatial and time-resolved fluorescence spectra indicate the heterogeneity of the defect density and the recombination process in different nanosheet regions. The photodetector based on the prepared CsPb2Br5 nanosheet displays an excellent switching current ratio (9 × 102), a short rise and decay time (43 and 83 ms, respectively), and good stability (75% of the initial current after 90 days in air). Abstract:All-inorganic cesium lead halide perovskite (CsPbX3, X = Cl, Br, and I) nanocrystals (NCs) are emerging as an important class of semiconductor materials with superior photophysical properties and wide potential applications in optoelectronic devices. So far, only a few studies have been conducted to control the shape and geometry of CsPbX3 NCs. Here we report a general approach to directly synthesize two-dimensional (2D) CsPbX3 perovskite and mixed perovskite nanosheets with uniform and ultrathin thicknesses down to a few monolayers. The key to the high-yield synthesis of perovskite nanosheets is the development of a new Cs-oleate precursor. The as-synthesized CsPbX3 nanosheets exhibit bright photoluminescence with broad wavelength tunability by composition modulation. The excellent optoelectronic properties of CsPbX3 nanosheets combined with their unique 2D geometry and large lateral dimensions make them ideal building blocks for building functional devices. To demonstrate their potential applications in optoelectronics, photodetectors based on CsPbBr3 nanosheets are fabricated, which exhibit high on/off ratios with a fast response time.
Non-ultrawide Bandgap CsPbBr3 Nanosheet for Sensitive Deep Ultraviolet Photodetection

Abstract:In this study,we report the fabrication of a sensitive deep ultraviolet(DUV)photodetector by using CsPbBr3 nanosheets synthesized through confined-space growth at room temperature.The peak pho-toresponse of the device upon illumination blueshifts with decreasing thickness and a 68 nm CsPbBr3 nanosheet based device displays a peak response to 265 nm illumination,showing responsivity and spe-cific detectivity of 85 mA/W and 4.05 × 1011 Jones at 3 V bias,respectively.Theoretical simulation re-veals that the blueshift is associated with the wavelength-dependent absorption coefficient of CsPbBr3 nanosheet:incident light with shorter wavelengths can be absorbed on the superficial surface,while long-wavelength light has a larger penetration depth,leading to dominant DUV absorption in thinner CsPbBr3 nanosheet.This work will shed light on the facile and cost-effective fabrication of DUV photode-tectors from non-ultrawide bandgap(UWBG)all-inorganic perovskite materials.
Large Orthorhombic Polyhedral CsPbBr3 Nanocrystals for Ultrasensitive Photodetectors with Type‐I Structures

Abstract:Lead halide perovskite nanocrystals (LHPs) are emerging with enormous potential for high‐performance optoelectronics. Regrettably, most of the reported lead halide nanocrystal‐based photodetectors (LHP‐PDs) focus on six‐faceted hexahedron (cube/platelet) shapes and encounter issues of interface recombination of the photogenerated electron‐hole pairs and low carrier migration efficiency. Herein, a vertical heterojunction photodetector with type‐I band alignment based on high‐quality polyhedral orthorhombic CsPbBr 3 nanocrystals (NCs) is designed and realized. The results show that utilizing these rhombic dodecahedron CsPbBr 3 as photosensitive layers, the p‐Si/CsPbBr 3 device presents high responsivity ( R ) and detectability ( D *) values of 8.36 A W −1 and 9.33 × 10 13 Jones, a powerful weak light detection capability with an ultralow noise equivalent power ( NEP ) of 2.14 × 10 −15 W Hz −1/2 , and a fast response time of 90/162 µs . Meanwhile, based on theoretical density functional theory (DFT) and energy band analysis, it is shown that the recombination of photogenerated electron‐hole pairs can be significantly suppressed, and the spectral response of the PDs is almost contributed by photogenerated carriers in CsPbBr 3 . The work provides a new avenue for improving the performance of PDs based on large‐size orthorhombic polyhedral CsPbBr 3 NCs by morphological structure modulation and optimized band alignment engineering.

Abstract:Recently, due to the possibility of thinning down to the atomic thickness to achieve exotic properties, layered materials have attracted extensive research attention. In particular, PbI2, a kind of layered material, and its perovskite derivatives, CH3NH3PbI3 (i.e., MAPbI(3)), have demonstrated impressive photoresponsivities for efficient photodetection. Herein, the synthesis of large-scale, high-density, and freestanding PbI2 nanosheets is demonstrated by manipulating the microenvironment during physical vapor deposition. In contrast to conventional two-dimensional (2D) growth along the substrate surface, the essence here is the effective nucleation of microplanes with different angles relative to the in-plane direction of underlying rough-surfaced substrates. When configured into photodetectors, the fabricated device exhibits a photoresponsivity of 410 mA W-1, a detectivity of 3.1 x 10(11) Jones, and a fast response with the rise and decay time constants of 86 and 150 ms, respectively, under a wavelength of 405 nm. These PbI2 nanosheets can also be completely converted into MAPbI(3) materials via chemical vapor deposition with an improved photoresponsivity up to 40 A W-1. All these performance parameters are comparable to those of state-of-the-art layered-material-based photodetectors, revealing the technological potency of these freestanding nanosheets for next-generation high-performance optoelectronics.

Abstract:Amidst the rapid advancements in the fields of photovoltaics and optoelectronic devices, CsPbBr3 nanosheets (NSs) have emerged as a focal point of research due to their exceptional optical and electronic properties. This work explores the application potential of CsPbBr3 NSs in photonic and catalytic domains. Utilizing an optimized hot-injection method and a ZnBr2-assisted in situ passivation strategy, we successfully synthesized CsPbBr3 NSs with controlled dimensions and optical characteristics. Comprehensive characterization revealed that the nucleation environment and thickness significantly influenced the structure and optical performance of the materials. The results indicate that the optimized synthesis method enables control over the lateral dimensions of the nanoparticles, ranging from 9.1 ± 0.06 nm to 334.5 ± 4.40 nm, facilitating the tuning of the excitation wavelength from 460 nm (blue) to 510 nm (green). Further analyses involving photoresponse and electrochemical impedance spectroscopy demonstrated the substantial potential of these NSs in applications such as photocatalysis and energy conversion.

Air‐Stabilized Lead‐Free Hexagonal Cs3Bi2I9 Nanocrystals for Ultrahigh‐Performance Optical Detection

Abstract:The authors synthesize high quality Pb‐free Cs3Bi2I9 hexagonal nanocrystals using a modulated colloidal synthetic approach and demonstrate a broad‐spectrum detector from the ultraviolet to near‐infrared range with an exceptional photodetection performance. Further, the flexible Cs3Bi2I9 photodetector serving as an image sensor is able to yield high‐resolution images. Broadband photodetectors possess enormous potentials for diverse applications while it is generally subjected to a lack of active materials with high performances under user‐friendly conditions. Bismuth‐based perovskites are promising and demonstrate better air stability than lead halide perovskites against moisture, heat, and light. In the present work, lead‐free all‐inorganic hexagonal Cs3Bi2I9 perovskite nanocrystals are successfully fabricated via a modulated colloidal synthetic route. The Cs3Bi2I9 nanocrystals are monodispersed with a size of ≈28 nm, which are applied for the construction of flexible Cs3Bi2I9 detector and vertical heterogeneous structured photodetector of p‐Si/Cs3Bi2I9/graphene. The flexible detector not only demonstrates excellent detective performance, but also yields high‐resolution photographs as an imaging sensor. The p‐Si/Cs3Bi2I9/graphene photodetector exhibits broad spectral response from ultraviolet to infrared light (254−1064 nm) with microsecond response time (31/34 μs). In particular, it performs with a high responsivity of 23.6 A W−1 and a high specific detectivity of 1.75 × 1013 Jones under 650 nm illumination even in weak light intensity as low as 1 μW cm−2, and exhibits excellent stability in ambient air, which is obviously ahead of the previously reported work. In addition, finite element analysis further demonstrates the excellent optoelectronic properties of Cs3Bi2I9 materials and the broad spectral response of vertical heterojunctions.

Millimeter-Sized Single-Crystal CsPbrB3/CuI Heterojunction for High-Performance Self-Powered Photodetector.

Abstract:Millimeter-sized CsPbBr3 single crystals were prepared via a facile solvent-evaporation method in ambient environment. The heterojunction between p-type CuI and n-type CsPbBr3 was formed by a simple immersion process. The as-integrated CsPbBr3/CuI device exhibits a good rectifying behavior (ratio of 250 at ±2 V). In particular, the photodetector shows excellent self-powered characteristics under 540 nm light illumination, including high photocurrent (near 100 nA); high photosensitivity (on/off ratio of 1.5 × 103); fast response speed (0.04/2.96 ms); and good wavelength selectivity (565-525 nm), responsivity (1.4 mA W-1), and detectivity (6.2 × 1010 Jones). This work provides a simple, low-cost, and effective method for preparing millimeter-level CsPbBr3 single crystals. The simple device architecture further provides a promising approach for fabricating high-performance self-powered photodetectors.
Nucleation-Controlled Growth of High-Quality CsPbBr3 Single Crystal for Ultrasensitive Weak-Light Photodetector

Abstract:All inorganic perovskite CsPbBr 3 single crystal (SC) possessing both excellent photoelectric properties and environmental stability has become a promising photoelectric material. However, it remains challenging to prepare high-quality CsPbBr 3 SC with regular shape through solution growth method due to the difference in growth rates along different crystal orientations and the difficulty in controlling the number of nucleation seeds. In this work, solution refinement has been introduced into the choline bromide assisted inverse temperature crystallization method for achieving high-quality cuboid-shaped CsPbBr 3 SC. The acquired CsPbBr 3 SC exhibits a relatively low trap density of 4.02 × 10 9 cm −3 , and a relatively high carrier mobility of 89.72 cm 2 V −1 s −1 . Furthermore, the as-grown CsPbBr 3 SC based photodetector exhibits high photodetection performance, especially ultrasensitive weak light detection performance. Under the 530 nm light irradiation with a low light power density of 0.11 μW cm −2 , the responsivity, external quantum efficiency, and detectivity of CsPbBr 3 SC based photodetector at the bias of 10 V could reach 36.4 A W −1 , 8520%, and 1.34 × 10 14 Jones, respectively, and a fast response speed with a rise time of 1.36 μs and a fall time of 6.38 μs has been achieved. It is worth noting that the photodetector exhibits an extremely low detection limit of 2.25 nW cm −2 , indicating the great potential for weak light detection.

Abstract:The emergence of all-inorganic perovskite CsPbBr3 has ignited significant interest in optoelectronic devices, However, CsPbBr3 thin film-based photodetectors face performance limitations due to grain boundaries and defect density. Abstract:Cesium-lead-halide (Cs-Pb-Br) perovskite has been a point of interest for researchers for its extraordinary optical, as well as electronic properties, since its discovery. Unlike the other members of the Cs-Pb-Br family, CsPb2Br5 is less explored. Here, we have synthesized 2D CsPb2Br5 in aqueous medium under ambient conditions. The confirmation of the fabrication was investigated via several characterization techniques. Investigation of optical characterization was done by UV, PL, and TCSPC analysis. The morphological study was done using FE-SEM and TEM analysis, which revealed a new square-pyramidal-like morphology. The structural stability of the material in ambient conditions is studied for an extended period to show its reliability in a practical environment. Moreover, the synthesized microcrystals were utilized to fabricate a highly responsive UV detector with significantly low rise/fall time of 1.2 and 2.6 ms, respectively, and a detectivity of 2.36 × 108 Jones.

Abstract:CsPbBr 3 is a typical all-inorganic perovskite that has strong visible-light absorption, large carrier mobility, and long carrier diffusion length, and it has the potential for application in visible-light detection. Many attempts have been devoted to fabricating CsPbBr 3 photodetectors but the reported CsPbBr 3 photodetectors were found to have a higher dark current (∼10 −9 A) and low responsivity, which remains a challenging issue for all the researchers until now. Herein, we report the development of an ambient-pressure chemical vapor deposition (APCVD) method for fabricating single-crystalline CsPbBr 3 microsheets. Based on the energy-band theory, we have devised a novel asymmetric device structure using metallic SmB 6 nanobelts and Au film as the electrodes of CsPbBr 3 microsheets to form Schottky contacts. The results show that the asymmetric Au/CsPbBr 3 /SmB 6 photodetector exhibited much better photosensitive performance than the pristine CsPbBr 3 photodetector. The zero-biased Au/CsPbBr 3 /SmB 6 asymmetric photodetector exhibited a large external quantum efficiency (EQE) of 44.5%, a high detectivity up to 3.38 × 10 10 jones, and a large responsivity (0.184 A W −1 ), thus surpassing many other two-dimensional (2D) photodetectors with good photoresponse behaviors. The excellent visible-light detection performance of the asymmetric photodetector can be attributed to the high separation efficiency of the photogenerated electron–hole pairs at the built-in field of the interface. Our research paves a new pathway for fabricating advanced self-powered photodetector devices based on 2D materials.

Low-Voltage Photodetectors with High Responsivity Based on Solution-Processed Micrometer-Scale All-Inorganic Perovskite Nanoplatelets

Abstract:All-inorganic photodetectors based on scattered CsPbBr3 nanoplatelets with lateral dimension as large as 10 µm are fabricated, and the CsPbBr3 nanoplatelets are solution processed governed by a newly developed ion-exchange soldering mechanism. Under illumination of a 442 nm laser, the photoresponsivity of photodetectors based on these scattered CsPbBr3 nanoplatelets is as high as 34 A W-1 , which is the largest value reported from all-inorganic perovskite photodetectors with an external driven voltage as small as 1.5 V. Moreover, the rise and fall times are 0.6 and 0.9 ms, respectively, which are comparable to most of the state-of-the-art all-inorganic perovskite-based photodetectors. All the material synthesis and device characterization are conducted at room temperature in ambient air. This work demonstrates that the solution-processed large CsPbBr3 nanoplatelets are attractive candidates to be applied in low-voltage, low-cost, ultra highly integrated optoelectronic devices.

However, the combination of the abundant trap states and unfavorable carrier transportation poses a critical hurdle for the fabrication of high- performance photodetectors. In this study, a facile strategy to significantly enhance the performance of CsPbBr3 QD photodetectors via evenly blending 2D Ti3C2TX nanosheets is systematically demonstrated. The uniformly distributed Ti3C2TX nanosheets successfully confine incident fugacious photons throughout CsPbBr3 QD thin films as a result of the spontaneously intensified surface electromagnetic fields, and the transportation of photogenerated carriers from CsPbBr3 QDs are simultaneously accelerated due to the high conductivity and well-matched work function of the nanosheets. Meanwhile, the hot electrons excited from the nanosheets can also partially contribute to the increase in photocurrent, and thereby the performance of the device sensitively develops as a function of the concentration of the nanosheets. Correspondingly, a 300% enhancement is equally observed with external quantum efficiency and responsivity of the CsPbBr3 QD/MXene nanosheet photodetectors in comparison with the pristine one under 490 nm light illumination for a long period of 4 months in the atmospheric environment.

Abstract:All-inorganic perovskite materials have gained enormous attention in photodetectors (PDs) due to their high charge carrier mobility, cost-effectiveness, and tunable bandgap. However, instability and corresponding performance degradation of perovskite PDs when exposed to surrounding humidity persist as challenges. In this work, a composite PD was fabricated by combining CsPb2Br5 nanowires and CsPbBr3 thin-film perovskites as an example to address these problems. The CsPb2Br5 nanowires were prepared by a facile water-bath method to improve the water resistance, and the subsequent evaporation of the CsPbBr3 film formed a type-I heterostructure to enhance its photosensitivity of PDs. As a result, the device exhibits a 10 times higher responsivity of 206 mA/W than that of the bare CsPbBr3 thin film device and maintains 92.85% of its original detectivity after being exposed to a humid environment (RH = 75%) for 144 h. Furthermore, the corresponding fundamental characterization was also performed to reveal the role of CsPb2Br5 nanowires in enhancing the overall performance of the PD. This work provides a simple and efficient approach to enhancing the durability and performance of all-inorganic halide perovskite devices through the embedding of CsPb2Br5 perovskite nanowires.
High-Performance Broadband Photoelectrochemical Photodetectors Based on Ultrathin Bi2O2S Nanosheets.

Abstract:Two-dimensional (2D) bismuth oxychalcogenide (Bi2O2X, X refers to S, Se, and Te) is one type of rising semiconductor with excellent electrical transport properties, high photoresponse, and good air stability. However, the research on 2D Bi2O2S is limited. In this work, ultrathin Bi2O2S nanosheets are synthesized by a facile and eco-friendly chemical synthesis method at room temperature. The thickness and lateral sizes are 2-4 nm and 20-40 nm, respectively. The 2D ultrathin Bi2O2S nanosheets have a broad absorption spectrum from ultraviolet (UV) to near-infrared (NIR). Photoelectrochemical (PEC) photodetectors based on 2D Bi2O2S nanosheets are fabricated by a simple drop-casting method. The 2D Bi2O2S-based PEC photodetectors show excellent photodetection performance with a broad photoresponse spectrum from 365 to 850 nm, a high responsivity of 13.0 mA/W, ultrafast response times of 10/45 ms, and good long-term stability at a bias voltage of 0.6 V, which are superior to most 2D material-based PEC photodetectors. Further, the 2D Bi2O2S PEC photodetector can function as a high-performance self-powered broadband photodetector. Moreover, the photoresponse performance can be effectively tuned by the concentration and the kind of electrolyte. Our results demonstrate that 2D Bi2O2S nanosheets hold great promise for application in high-performance optoelectronic devices.

Abstract:Perovskites have great potential for optoelectronic applications due to their high photoluminescence quantum yield, large absorption coefficient, great defect tolerance, and adjustable band gap. Perovskite heterostructures may further enhance the performance of optoelectronic devices. So far, however, most of perovskite heterostructures are fabricated by mechanical stacking or spin coating, which could introduce a large number of defects or impurities at the heterointerface owing to the random stacking process. Herein, we report the epitaxial growth of CsPbBr3 pyramids/CdS nanobelt heterostructures via a 2-step vapor deposition route. The CsPbBr3 triangular pyramids are well aligned on the surface of CdS nanobelts with the epitaxial relationships of (0-22)CsPbBr3||(1-20)CdS and (-211)CsPbBr3||(002)CdS. Time-resolved photoluminescence results reveal that effective charge transfer occurred at the heterointerface, which can be attributed to the type-II band arrangement. Theoretical simulations reveal that the unique CsPbBr3 pyramids/CdS nanobelt structure facilitates diminishing the reflection losses and enhancing the light absorption. The photodetector based on these CsPbBr3 pyramids/CdS nanobelt heterostructures exhibited an ultrahigh photoswitching ratio of 2.14 x 105, a high responsivity up to 4.07 x 104 A/W, a high detectivity reaching 1.36 x 1013 Jones, fast photoresponses (taurise = 472 mu s and taudecay = 894 mu s), low dark current, and suppressed hysteresis.
